摘    要:ZnS单晶注入一种或两种稀土离子来制备发光二极管。本文研究了发光亮度与注入剂量的关系,发光亮度与电流的关系和发光亮度与温度的关系等。同时记录了电致发光和阴极射线发射光谱。选取两种不同的稀土离子注入到同一晶面,由于它们的比例不同,发光颜色可从一种稀土离子单独发光的颜色连续地改变到另一种颜色。

Abstract:Ion implantation of rare-earth into zinc sulphide has been used to fabricate light-emitting diodes. The zinc sulphide crystal was grown by a Bridgman method under an argon gas pressure of ~7×108Pa. In order to reduce crystal resistivity,single crystal slices with a thickness of 2-3mm were heated at 1000℃ for one week in molten zinc containing 2% aluminium. The samples used were cleaved from the fired slices and had thickness of ~0.5mm and bulk resistivities of ~103cm. A gold electrode was evaporated onto the implanted surface to act as a cathode and to allow the negative to be applied. The anode on the unimplanted surface consisted of a spot of silver paste to which a copper wire was connected.
