自掺杂Te生长CdTe薄膜的结构及其光学性质研究

摘    要:使用近距离升华(CSS)方法在玻璃衬底上制备了CdTe自掺杂Te薄膜.通过XRD,SEM,EDS,紫外可见分光光度计,以及光致发光(PL)谱分析讨论了掺Te薄膜的结构变化,其表面形貌以及掺杂浓度对CdTe薄膜光学性质的影响.结果表明:适量掺Te改善了CdTe薄膜的结晶质量,CdTe薄膜的晶格常数变大,禁带宽度Eg有略微减小,晶体中施主能级深度无变化——掺Te对CdTe薄膜的光学性质影响不大.

Abstract:CdTe:Te thin films with different concention of Te on glass substrates were prepared by CSS(Closed space sublimation) technique.The samples were characterized by XRD,SEM,EDS,UV-VIS and Photoluminescence(PL) measurements.It is found that the proper Te doping can improve lattice growth of CdTe films,the lattice constant increases.The band gap Eg decreases slightly when the depth of donor energy level has no more change.Te doping has little influence to the optical properties of CdTe thin films.
