Abstract: | The time dependence of resonant electron tunneling inGaAs andAlAs quantum heterostructures is studied for a three-trough model. From an analysis of transmitted and reflected wave phases, the spectra of tunneling and reflection times are obtained. The tunneling of a wave packet through a two-barrier heterostructure is modeled by numerical solution of the nonstationary Schrödinger equation. |
