Investigation of the temperature distribution over the surface of semiconductor infrared radiation sources

Abstract:The temperature distribution over the end of a gallium arsenide diode, which is operating in the laser and spontaneous mode, is measured by a radiation pyrometer method. The effect of radiative and nonradiative recombination of the minority carriers and the ohmic heating in raising the temperature of the radiator is estimated.Translated from Izvestiya Vysshikh Uchebnykh Zavedenii, Fizika, No. 6, pp. 134–138, June, 1978.
