Recombination efficiency of single dislocations in GaP |

| Abstract: | We have calculated the recombination efficiency of a single dislocation as a function of its core radius and the minority carrier diffusion length. Comparison between theory and experiment shows that the dislocation core radius in GaP varies from <1Å in undoped samples to higher values in heavily doped and metal diffused samples. |
