| Abstract: | An observation of a type of photocurrent instabilities which appears systematically in the spectral region of 0.87 eV photoconductivity peak of Cr-doped semi-insulating GaAs is interpreted in terms of a mixed conductivity. The separate contributions of electrons and of holes to the photoconductivity spectrum at 143 K are shown. |
