| 摘 要： | 对Ge单晶片在酸性腐蚀液中的腐蚀特性进行了研究,讨论了腐蚀速率与腐蚀液配比的关系,并对腐蚀速率的变化进行了分析.比较了腐蚀前后晶片几何参数的变化以及腐蚀去除量对晶片几何参数的影响.并对Ge单晶片在酸性腐蚀液中的反应原理进行分析,最终确定酸性腐蚀更适合Ge单晶片抛光前的腐蚀减薄工艺.

| Abstract: | The etching property of Ge wafers in the acid solution was studied.The relation of etching rate with the proportion of the etching solution was discussed and the change of etching rate was analyzed.The variation of the geometric parameters was compared after etching,and the effect of the etching removal on the geometric parameters of the wafers was studied,the reaction principle of the wafers in the acid etching solution was discussed.Finally,it is confirmed that the acid etching fits for the Ge wafers befo... |
