An advanced, high-performance, quadruple well, quadruple polysilicon BiCMOS technology has been developed for fast 16 Mb SRAM's. A split word-line bitcell architecture, using four levels of polysilicon and two self-aligned contacts, achieves a cell area of 8.61 μm2 with conventional I-line lithography and 7.32 μm2 with I-line plus phase-shift or with deep UV lithography. The process features PELOX isolation to provide a 1.0 μm active pitch, MOSFET transistors designed for a 0.80 μm gate poly pitch, a double polysilicon bipolar transistor with aggressively scaled parasitics, and a thin-film polysilicon transistor to enhance bitcell stability. Electron paramagnetic resonance of [MoOCl5]2? has been studied in single crystals of NH4Cl. At room temperature the interaction of the unpaired electron with both the even and odd isotopes of molybdenum has been observed. The existence of metal-halogen π bonding is established by the observation of the ligand superhyperfine interaction at liquid nitrogen temperatures. Various possible models corresponding to the different spatial configurations of the molybdenyl complex in the lattice are considered to explain the experimentally observed features. The spectra are analysed using the usual spin-hamiltonian corresponding to tetragonal symmetry. The spin-hamiltonian parameters obtained are: g = 1.964, g? = 1.945, A = 75.53 × 10?4 cm?1, A = 38.42 × 10?4 cm?1.  相似文献

Isoperimetric inequalities are applied to a moving-boundaryproblem for doubly-connected domains. This problem occurs forexample in electrochemistry, in which case the domains in questionare the electrolyte of an electrolytic cell. The two electrodessurrounding the electrolyte are assumed to grow or dissolve,at different rates in general, by electrochemical reaction.We obtain optimal estimates showing, for example, that the leastchange in volume of each electrode always occurs in sphericalsymmetry.  相似文献

Methods based on exponential finite difference approximations of h4 accuracy are developed to solve one and two‐dimensional convection–diffusion type differential equations with constant and variable convection coefficients. In the one‐dimensional case, the numerical scheme developed uses three points. For the two‐dimensional case, even though nine points are used, the successive line overrelaxation approach with alternating direction implicit procedure enables us to deal with tri‐diagonal systems. The methods are applied on a number of linear and non‐linear problems, mostly with large first derivative terms, in particular, fluid flow problems with boundary layers. Better accuracy is obtained in all the problems, compared with the available results in the literature. Application of an exponential scheme with a non‐uniform mesh is also illustrated. Linear and non-linear stability analyses of electroconvection under an AC electric field are investigated using the normal mode method and truncated representation of Fourier series respectively. The principle of exchange of stabilities is shown to be valid and subcritical instability is ruled out. Several qualitative results on stability are discussed on the governing linear autonomous system, and also by using the concept of a self-adjoint operator. Spectral analysis of electroconvection is also made to provide information on the relative dominance of various modes on convection. The quantification of heat transfer is done on the Nusselt number-Rayleigh number plane for steady finite amplitude convection and through time series plots of the Nusselt number for unsteady finite amplitude convection. The effect of the electric number on stream line pattern and Nusselt number is delineated. Time series plots of the amplitudes of thermal conduction and convection are also presented. It is found that the effect of increasing the electric number is to enhance the amplitudes and thereby the heat transport. The sensitive dependence of the solution of the Lorenz system of electroconvection to the choice of initial conditions points to the possibility of chaos.  相似文献
