We report on a direct measurement of adhesion between abrasive nanoparticles of irregular shape, which are used in semiconductor industry in the process of Chemical-Mechanical Planarization (CMP), and silica surface. The adhesion of ceria and silica nanoparticles to silica surface is measured in multiple chemistries of different CMP slurries using a specially developed atomic force microscopy (AFM) method. Using this method, we study the influence of adhesion on the main parameters of CMP, removal rate and defectivity, scratches. While being plausible to expect correlation between these parameters and adhesion, it has not been systematically studied as of yet. We observed direct correlation between adhesion and removal rate. Comparing the measured defectivity and adhesion, we observe the presence of some correlation between these parameters. We conclude that both adhesion and shape of abrasive particles influence defectivity, micro-scratches. Direct measurements of the adhesion between abrasive nano-particles and surface can be used in the screening of new slurries as well as various modeling related to wearing of the surfaces.  相似文献

A cationic polymer, poly(diallyldimethylammonium chloride), or PDADMAC (MW ≈ 200,000), at a concentration of 250 ppm was used to enhance polysilicon removal rates (RRs) to ~600 nm/min while simultaneously suppressing both silicon dioxide and silicon nitride RRs to <1 nm/min, both in the absence or in the presence of ceria or silica abrasives during chemical mechanical polishing (CMP). These results suggest that aqueous abrasive-free solutions of PDADMAC are very attractive candidates for several front-end-of-line (FEOL) CMP processes. Possible mechanisms for the enhancement of poly-Si RR and the suppression of oxide and nitride RRs are proposed on the basis of the RRs, contact angle data on poly-Si films, zeta potentials of polishing pads, polysilicon films, silicon nitride particles, and silica and ceria abrasives, thermogravimetric analysis, and UV-vis spectroscopy data.  相似文献

Novel amino-pyrazolone, amino-isoxazolone and amino-pyrimidinone derivatives were prepared from ethyl 4-phenylsulfonyl-2-(2'-phenylsulfonylethyl)-2-cyanobutyrate (1), ethyl 4-arylsulfonyl-3-aryl-2-cyanobutyrate (7) and ethyl 4-arylmethylsulfonyl-3-aryl-2-cyanobutyrate (8). A regiospecific approach to each N‐methyl‐5‐(1H‐indol‐2‐yl)‐6,7‐dihydro‐2H‐indazole isomer is reported. The 1‐methyl isomer 1 was prepared from 5‐bromo‐1‐methyl‐6,7‐dihydro‐1H‐indazole 3 and indole‐2‐boronate 5 by palladium catalyzed Suzuki coupling. The 2‐methyl regioisomer 2 was synthesized via addition of lithium (1‐carboxylato‐1H‐indole‐2‐yl)lithium 6 with 2‐methyl‐2,4,6,7‐tetrahydro‐indazol‐5‐one 8 followed by acid catalyzed dehydration.  相似文献
