Gain Measurement and Anomalous Decrease of Peak Gain at Long Wavelength for InAs/GaAs Quantum-Dot Lasers

Mode gain spectrum is measured by the Fourier series expansion method for InAs/GaAs quantum-dot （QD） lasers with seven stacks of QDs at different injection currents. Gain spectra with distinctive peaks are observed at the short and long wavelengths of about 1210nm and 1300nm. For a QD laser with the cavity length of 1060μm, the peak gain of the long wavelength first increases slowly or even decreases with the injection current as the peak gain of the short wavelength increases quickly, and finally increases quickly before approaching the saturated values as the injection current further increases.     

负衬底偏压增强金刚石核化的机制研究

利用扫描电子显微镜镜研究了热灯丝ＣＶＤ系统负衬底偏压增强金刚石核化的过程，给出了实验结果。着重分析了负衬底偏压增强金刚石核化的机制。     

紊动对黏性泥沙絮凝沉降影响的实验研究

在圆柱形沉降筒中利用多层格栅产生近似各向同性紊流场,研究盐水和淡水中紊动对黏性泥沙絮凝沉降的影响,分析絮团粒径、体积含量和泥沙浓度变化.研究结果表明:在相同剪切率条件下,和在淡水中相比,盐水中黏性泥沙絮凝时间缩短,絮团粒径增加,然而盐度对絮团体积含量影响并不明显;最大絮团粒径随着紊动剪切率的增加先增大后减少,最大絮团粒径对应的紊动剪切率在盐水中为20.8,s-1,淡水中为15.6,s-1;随着紊动剪切率的增加,水体中泥沙平衡浓度增大,达到平衡所需要的时间缩短.     

AlGaInAs/InP coupled-circular microlasers

AlGaInAs/InP coupled-circular microlasers with radius of 10- and 2-μm width middle bus waveguide are fabricated by photolithography and inductively coupled plasma etching techniques. Room-temperature continuous-wave single-mode operation is realized with an output power of 0.17 mW and a side-mode suppression ratio of 23 dB at 45 mA. A longitudinal mode interval of 11 nm is obtained from the lasing spectra, and mode Q factor of 6.2×10 3 is estimated from 3-dB width of a minor peak near the threshold current. The mode characteristics are simulated by finite-difference time-domain technique for coupled- circular resonators. The results show that, in addition to the coupled modes, high-radial-order whispering gallery modes with travelling wave behaviors can also have high Q factors in the coupled-circular resonators with a middle bus waveguide.

Output Characteristics of an InP/InGaAsP Triangle Microcavity Laser

Mode competitions between modes with different output coupling efficiencies can result in optical bistability under certain asymmetric nonlinear gain. For a GaInAsP/InP equilateral triangle microlaser with the side length of 10μm, the drop of the output power with the increase of the injection current is observed corresponding to transverse mode transitions. Furthermore, the measured laser spectra up to 270K show that lasing modes coexist with the wavelength interval of 39nm at 240K. The emission at 5.2THz can be expected by the mode frequency beating with the 39nm interval.     

1.65 μm square-FP coupled cavity semiconductor laser for methane gas detection

We report a 1.65 μm square-Fabry–Pérot [FP) coupled cavity semiconductor laser for methane gas detection. The laser output optical power can reach 7.4 m W with the side mode suppression ratio about 40 d B. The wavelength tuning range is 2 nm by adjusting the FP cavity injection current, covering the methane absorption line at 1653.72 nm. The lasing wavelength can also be tuned by adjusting the square microcavity injection current or temperature, respectively. Methane gas detection is successfull...

针对双波长激光器间距精细调谐的需求,基于正方形微腔的模场分布,设计了中心及四个角区电流注入窗口的正方形微腔激光器。利用有限元法对提出的结构进行分析,发现改变腔体折射率分布差,可以调控基横模和一阶横模的波长间距。基于半导体平面加工工艺成功制备了边长为30μm的非均匀注入正方形微腔激光器。当注入电流从42 mA增加到53 mA时,该激光器的波长间隔从0.18 nm减小到0.1 nm,强度比小于4 dB。除此之外,继续增加电流,由于双模间隔的进一步减小,出现了明显的单周期振荡现象。     

用Sol-Gel法制备气敏传感器SnO2薄膜的研究

采用无机试剂（ＳｎＣｌ４．５Ｈ２Ｏ）为原料,用溶胶－凝胶（Ｓｏｌ－Ｇｅｌ）法制备研制气敏传感的ＳｎＯ２薄膜,研究了ＳｎＯ２薄膜的电阻随掺杂和温度的变化关系,并且用ＸＲＤ对ＳｎＯ２薄膜进行分析,结果表明,掺杂和热处理温度对薄膜晶粒尺寸的大小、薄膜的结构形态均有较大的影响,进而影响薄膜的电导及传感器的灵敏度。
