Anomalous threshold voltage roll-up behavior, commonly referred as reverse short channel effect (RSCE), has been observed in high-k (HfO2 on SiON buffer, Al2O3 on SiON buffer) gated submicron nMOSFETs, while the SiO2 or SiON control samples show normal short channel effect (SCE) behavior. The possible causes such as inhomogeneous channel doping profile and gate oxide thickness variation near S/D ends have been ruled out. The results indicate that interface trap density that dependents on channel length is the main cause of the RSCE observed here. In addition, oxide charge also plays a role.  相似文献

Electron scattering by a single barrier is predicted to reveal singularities as the magnetic field is changed, because the number of electron collisions with the barrier dramatically increases as chaotic orbits around the barrier are changed into periodic orbits. To test this experimentally we have measured the magnetoresistance of AlGaAs/GaAs heterostructures with a two-dimensional electron gas and a lateral lattice containing a macroscopic number of oval-shaped antidots fabricated using electron lithography. Reproducible fluctuations in the magnetoresistance are observed at low field, which are due to the oscillations of the number of electron collisions with the antidots. The number of collisions N before the electron escapes from the antidot has been calculated as a function of B in an electric field. The position of the maxima in N(B) obtained from calculations and experiment are in reasonable agreement.  相似文献

Conclusions The allyl ligand in neutral molybdenum and cobalt complexes is readily exchanged by dienes in the presence of a strong protic acid with the formation of cationic complexes. We present research investigations in the field of multilayer optics in X-ray and extreme ultra-violet ranges (XUV), aimed at the development of optical elements for applications in experiments in physics and in scientific instrumentation. We discuss normal incidence multilayer optics in the spectral region of “water window”, multilayer optics for collimation and focusing of hard X-ray, multilayer dispersing elements for X-ray spectroscopy of high-temperature plasma, multilayer dispersing elements for analysis of low Z-elements. Our research pays special attention to optimization of multilayer optics for projection EUV-lithography (ψ-13nm) and short period multilayer optics.  相似文献

The resonance features of the third-harmonic generation have been observed in 1D coupled microcavities consisting of three Bragg reflectors and two identical half-wave layers of mesoporous silicon. The third-harmonic intensity increases by a factor of about 103 in the resonance of fundamental radiation with each of the modes of coupled microcavities. It has been shown that the resonance positions in the angular spectra of the third-harmonic intensity depend on the coupling between microcavities that is determined by the transmission of the intermediate Bragg reflector. In the framework of the transfer-matrix method with nonlinear sources, it has been shown that the basic mechanism of the enhancement of the third-harmonic generation in coupled microcavities based on porous silicon is the constructive interference of the partial third-harmonic waves that are generated by near-surface layers.  相似文献

The statistics of left-and right-handed vortical magnetization states in a system of submicron-sized ferromagnetic disks is studied experimentally. Lattices of elliptic cobalt particles with a planar size of 750 × 450 nm and a thickness of 25 nm were formed using high-resolution electronic lithography. To visualize the magnetization distributions in the disks, magnetic force microscopy was used. The experimental results indicate the conservation of magnetic chiral symmetry in cobalt ferromagnetic particles of the above size and shape.  相似文献

The effect of an array of ferromagnetic nanoparticles on the field-dependent critical current of the short overlap Josephson junction is experimentally studied. Large reversible variations of the maximum critical current are observed depending on the magnetic state of the particles. The pronounced commensurability effects are detected which are proved by the additional peaks of magnetic field induced diffraction pattern.  相似文献

An analysis of the parameters of nonlinear waves transmitted through a layer of a randomly inhomogeneous medium is carried out. The layer is modeled by a two-dimensional phase screen. Passing through the screen plane, the wave acquires a random phase shift. The wave front becomes distorted, and randomly located regions of ray convergence and divergence are formed, in which the nonlinear evolution of the wave alters profoundly. The problem is solved in the approximation of geometrical acoustics. The ray pattern of a plane wave transmitted through the regular screen is constructed. The solution that describes the spatial structure of the field and the evolution of an arbitrary temporal wave profile behind the screen is obtained. Statistical characteristics of the discontinuity amplitude are calculated for different distances from the screen. A random modulation is shown to result in a faster (in comparison with the case of a homogeneous medium) nonlinear attenuation of the wave and in the smoothing of the shock profile. The distribution function of the wave field parameters becomes broader because of random focusing effects.  相似文献
