In view of applications to hexagonal binary decision diagram (BDD) LSIs, a first attempt is made to form quantum BDD node switches on selectively grown (SG) embedded quantum wires (QWRs) by molecular beam epitaxy (MBE). SG branch switches controlled by a Schottky wrap gate (WPG) were successfully fabricated by MBE growth and subsequent device processing. Gate control characteristics were studied by gate-dependent Shubnikov–de-Haas measurements, and the behavior was found to be similar to that of devices fabricated on wires by etching. The switch exhibited clear conductance quantization at low temperature, and temperature dependence of the voltage slope of conductance jump was clarified. A Y-branch BDD node device using two SG branch switches was successfully fabricated, and realized clear path switching characteristics.  相似文献

A lot of discrete approximation schemes for stochastic differential equations with regard to mean-square sense were proposed. Numerical experiments for these schemes can be seen in some papers, but the efficiency of scheme with respect to its order has not been revealed. We will propose another type of error analysis. Attempts were made to optimize the electrochemical anodization process for the formation of high-density, regular and straight nanopore arrays on InP. The structure, shape and size of the pores were very sensitive to substrate orientations, electrolyte concentrations and anodization voltages. Among (1 1 1)A, (1 1 1)B and (0 0 1) substrate orientations, the most uniform and most straight nanopore arrays were obtained on (0 0 1) substrates at anodization voltages of 5-7 V by using 1.0-1.5 M HCl electrolyte containing HNO3. The pore depth could be controlled up to 80 μm by the anodization time.  相似文献

Here, we describe the thermosensitive reversible phase transition behaviors of polyelectrolyte complex composed of gelatin and chitosan (G/C complex). An aqueous dispersion of the G/C complexes showed a clear upper critical solution temperature (UCST) at around 30°C. The thermosensitive phase transition behavior showed excellent reversibility and large thermal hysteresis as a usual phenomenon based on the intra‐ and inter‐molecular interaction change. A high correlation was observed between the UCST of the G/C complex and the helix‐melting temperature of gelatin by circular dichroism, which suggested that the phase transition of the G/C complex corresponded to the secondary structure (helix‐coil) transition of gelatin. Notably, the UCST of the G/C complex shifted to lower temperatures in the presence of urea, which is well known to destabilize gelatin, whereas the addition of salt led to the dissolution of the G/C complex. It is envisaged that the results of this study will have a significant impact on the fabrication of UCST‐type thermosensitive materials, which can be utilized under aqueous physiological conditions using well‐known biopolymers. This protein‐derived functional material, which responds to the secondary structure transition, could also be used for the development of novel UCST‐type thermosensitive biomaterials. We have newly synthesized amphiphilic block copolymers composed of hydrophilic poly(ethylene glycol) (PEG) and hydrophobic pyridine segments (PEG-b-Py). Chain transfer agent-terminated PEG was subsequently chain-extended with 3-(4-pyridyl)-propyl acrylate to obtain PEG-b-Py by reversible additional-fragmentation chain transfer polymerization. Particularly, the effect of varying molecular weight (Mn) of PEG (Mn?=?2,000 and 5,000) and Py in the block copolymers was investigated in terms of critical micelle concentration, pyrene solubilization, micelle size distribution, and association number per micelle. Based on the amphiphilic balance, PEG-b-Pys formed core-shell type polymer micelle. The association number of PEG2k-b-Py was higher than that of PEG5k-b-Py, suggesting the degree of phase separation strongly depended on PEG Mn. Furthermore, the adsorption of PEG-b-Py copolymer onto silica nanoparticles as dispersant was studied to estimate the effect of PEG Mn in the copolymers and their solubility in the medium on the adsorption. Adsorbed density of PEG2k-b-Py copolymer onto silica nanoparticle was higher than that of PEG5k-b-Py, which was significantly correlated with the degree of phase separation. Furthermore, the adsorbed amount of copolymer increased with the increase in ionic strength due to the reduced solubility of PEG in the buffer solution. The resultant dispersion stability was highly correlated with the graft density of copolymer onto silica surface. However, the stability of PEG2k-b-Py coated particles was lower than that with PEG5k-b-Py, this is attributed to the relatively thin layer of PEG at the silica surface, which cannot provide the system with sufficient steric stabilization as the salt concentration increases. These fundamental investigations for the surface modification of the nanoparticle provide the insight into the highly stable colloidal dispersion, particularly in the physiological condition with high ionic strength.  相似文献

Implicit Runge-Kutta methods with vanishingM matrix are discussed for preserving the symplectic structure of Hamiltonian systems. The number of the order conditions independent of the number of stages can be reduced considerably for the symplectic IRK method through the analysis utilizing the rooted tree and the corresponding elementary differentials. Butcher's simplifying condition further reduces the number of independent order conditions.  相似文献

Numerical schemes for initial value problems of stochastic differential equations (SDEs) are considered so as to derive the order conditions of ROW-type schemes in the weak sense. Rooted tree analysis, the well-known useful technique for the counterpart of the ordinary differential equation case, is extended to be applicable to the SDE case. In our analysis, the roots are bi-colored corresponding to the ordinary and stochastic differential terms, whereas the vertices have four kinds of label corresponding to the terms derived from the ROW-schemes. The analysis brings a transparent way for the weak order conditions of the scheme. An example is given for illustration.  相似文献
