We analyze the general features of the formation and interaction of transverse traveling waves and the appearance of filamentation in broad area semiconductor lasers with current profiling. For small apertures, the emitted profile is symmetric consisting of two counterpropagating transverse traveling waves, both emanating from the center of the device. For larger apertures, the emission becomes asymmetric as one of the traveling waves expands to occupy an increased area while the other occupies the remaining, smaller spatial region. In both devices, the pattern becomes unstable at higher injection currents due to optical filamentation, although an intermediate state is present in the wider device whereby the dominant wave undergoes a Hopf bifurcation before filamentation occurs.  相似文献

Phase conjugate injection locking is shown to couple coherently two semiconductor lasers through a double phase conjugate mirror geometry. The mutual coherence and stability of the lock band are characterized from the visibility and relative intensity noise measurements for various levels of phase conjugate coupling and frequency detunings. Side mode phase conjugate injection locking is demonstrated by high mutual coherence with visibility 0.93 and detunings up to nine longitudinal mode spacings at injection levels of −22 dB. Central mode phase conjugate injection locking with high mutual coherence is also possible for feedback levels of −36 dB and exhibiting an asymmetric stable locking region of 350 MHz bandwidth within the locking band. The phase locking is unstable though, the reasons for which are discussed. Increased phase conjugate feedback extends the lock band to greater detunings and asymmetry as in direct injection locking with only a small region showing high mutual coherence. Intensity noise measurements are also discussed.  相似文献

The synchroscan streak-camera system has been further developed to obtain both picosecond temporal resolution and direct photomultiplier read-out from a single image tube. Advantages include reduction in cost, potentially improved S/N ratio, greater dynamic range and “free temporal range”, and ultimately improved time-resolution in the subpicosecond regime. An application to signal-to-noise improvement in Raman spectroscopy is described.  相似文献

We experimentally analyze the dynamics of a quantum dot semiconductor laser operating under optical injection. We observe the appearance of single- and double-pulse excitability at one boundary of the locking region. Theoretical considerations show that these pulses are related to a saddle-node bifurcation on a limit cycle as in the Adler equation. The double pulses are related to a period-doubling bifurcation and occur on the same homoclinic curve as the single pulses.  相似文献

We have analyzed pulse width and timing jitter in passively mode-locked two-section InAs quantum-dot lasers emitting at 1310 nm and have identified two distinct, extensive mode-locked regions with robust short pulses and low timing jitter. A record combination of 2 ps pulses and 25 fs/cycle timing jitter (500 fs, 1-100 MHz), with 1 mW average output power per facet, is demonstrated.  相似文献

The selection of a transverse traveling wave by an inhomogeneous pump profile has been experimentally observed in a class B laser structure. The laser structure consisted of a wide-aperture edge-emitting laser diode operating in pulsed mode to avoid thermal guiding effects. The injection current's profile was modified from the usual top-hat configuration to a Lorentzian-like profile by the inclusion of a 10-mum p-type expitaxial spreading layer. Spatial dependance of the far field on the near field was observed. The same behavior is also demonstrated numerically by use of Maxwell-Bloch equations for semiconductor lasers.  相似文献
