Bipolar resistive switching characteristics are investigated in ZrO2 containing Cu thin layer devices, particularly for the self‐isolated‐structure device fabricated by one step lift‐off process. Compared with the traditional‐structure device, the self‐isolated‐structure device shows more uniform resistive switching characteristics. This is because the isolation of each device cell has negligible influence on each other and thus mitigates possible crosstalk between each cell. 模块级联是用于绝缘实验所需的高性能对称双极型矩形波脉冲电源的一种方法,为实现级联,需要有能够协调工作的高隔离度直流电源。设计出嵌入到各电源的板级嵌入式控制器BEC,使各BEC作为从节点利用RS485接口和ModBus协议与嵌入式主控制器EHC构成一个主从式现场总线网络,并在主节点EHC的控制下协调工作。利用BEC内的STM32F103C8处理器产生隔离DC-DC桥的互补PWM控制信号和高隔离输出电压,并进行电流和输出电压的隔离检测。由基于电流切换的变参数增量式数字PI算法来确定脉冲宽度值,产生Buck调压电路的闭环PWM控制信号,实现输出电压的调压和稳压控制。实验结果表明该嵌入式控制器能够满足级联式对称双极型矩形波脉冲电源对高隔离度可调直流电源的需要。 相似文献

The resistance switching behavior has recently attracted great attentions for its application as resistive random access memories (RRAMs) due to a variety of advantages such as simple structure, high-density, high-speed and low-power. As a leading storage media, the transition metal perovskite oxide owns the strong correlation of electrons and the stable crystal structure, which brings out multifunctionality such as ferroelectric, multiferroic, superconductor, and colossal magnetoresistance/electroresistance effect, etc. The existence of rich electronic phases, metal–insulator transition and the nonstoichiometric oxygen in perovskite oxide provides good platforms to insight into the resistive switching mechanisms. 相似文献

Quenching treatments were performed on CuCl microcrystallite-doped glasses prepared by a melting method. Radiative decay time measurement and χ(3) measurement for the quenched glasses were performed using ps and ns laser. The glasses showed that the radiative decay time were shortened by one order of magnitude without a decrease of third-order nonlinear susceptibility χ(3) after the quenching treatment from above 300°C. The distorted structure of CuCl microcrystallites quenched from high temperature was considered to be most effective for the shortening of the lifetime of Z3 exciton. 相似文献

A three-dimensional(3D)silicon-carbide(SiC)trench metal-oxide-semiconductor field-effect transistor(MOSFET)with a heterojunction diode(HJD-TMOS)is proposed and studied in this work.The SiC MOSFET is characterized by an HJD which is partially embedded on one side of the gate.When the device is in the turn-on state,the body parasitic diode can be effectively controlled by the embedded HJD,the switching loss thus decreases for the device.Moreover,a highly-doped P+layer is encircled the gate oxide on the same side as the HJD and under the gate oxide,which is used to lighten the electric field concentration and improve the reliability of gate oxide layer.Physical mechanism for the HJD-TMOS is analyzed.Comparing with the conventional device with the same level of on-resistance,the breakdown voltage of the HJD-TMOS is improved by 23.4%,and the miller charge and the switching loss decrease by 43.2%and 48.6%,respectively. 相似文献

Although the significant roles of magnetic induction and electromagnetic radiation in the neural system have been widely studied, their influence on Parkinson's disease (PD) has yet to be well explored. By virtue of the magnetic flux variable, this paper studies the transition of firing patterns induced by magnetic induction and the regulation effect of external magnetic radiation on the firing activities of the subthalamopallidal network in basal ganglia. We find: (i) The network reproduces five typical waveforms corresponding to the severity of symptoms: weak cluster, episodic, continuous cluster, episodic, and continuous wave. (ii) Magnetic induction is a double-edged sword for the treatment of PD. Although the increase of magnetic coefficient may lead the physiological firing activity to transfer to pathological firing activity, it also can regulate the pathological intensity firing activity with excessive β-band power transferring to the physiological firing pattern with weak β-band power. (iii) External magnetic radiation could inhibit continuous tremulous firing and β-band power of subthalamic nucleus (STN), which means the severity of symptoms weakened. Especially, the bi-parameter plane of the regulation region shows that a short pulse period of magnetic radiation and a medium level of pulse percentage can well regulate pathological oscillation. This work helps to understand the firing activity of the subthalamopallidal network under electromagnetic effect. It may also provide insights into the mechanisms behind the electromagnetic therapy of PD-related firing activity. 相似文献
