There has been a resurgence of complex oxides of late owing to their ferroelectric and ferromagnetic properties. Although these properties had been recognized decades ago, the renewed interest stems from modern deposition techniques that can produce high quality materials and attractive proposed device concepts. In addition to their use on their own, the interest is building on the use of these materials in a stack also. Ferroelectrics are dielectric materials that have spontaneous polarization in certain temperature range and show nonlinear polarization–electric field dependence called a hysteresis loop. The outstanding properties of the ferroelectrics are due to non-centro-symmetric crystal structure resulting from slight distortion of the cubic perovskite structure. The ferroelectric materials are ferroelastic also in that a change in shape results in a change in the electric polarization (thus electric field) developed in the crystal and vice versa. Therefore they can be used to transform acoustic waves to electrical signal in sonar detectors and convert electric field into motion in actuators and mechanical scanners requiring fine control. In a broader sense the ferroelectric materials can be used for pyroelectric and piezoelectric sensors, voltage tunable capacitors, infrared detectors, surface acoustic wave (SAW) devices, microactuators, and nonvolatile random-access memories (NVRAMs), including the potential production of one transistor memory cells, and applications requiring nonlinear optic components. Another set of potential applications seeks to exploit the ferroelastic properties in stacked templates where they are juxtaposed to ferromagnetic materials. Doing so would allow the control of magnetic properties with electric field, which is novel. Such templates taking advantage two or more properties acquired a new name and now goes by multiferroics. After a brief historical development, this article discusses technological issues such as growth and processing, electrical and optical properties, piezo, pyro, and ferroelectric properties, degradation, measurements methods, and application of mainly lead-zirconate-titanate (PZT = PbZr1?xTixO3). The focus on PZT stems from its large electromechanical constant, large saturation polarization and large dielectric constant.  相似文献

Transport phenomena in a vertical reactor for metalorganic chemical vapor deposition (MOCVD) of copper thin films have been analyzed by numerical simulation of the process. The equations of the mathematical model were solved numerically using the Galerkin finite element method, Newton-Raphson iterations and the frontal algorithm for the gas flow structure, temperature distribution and concentration distribution of the reacting species. Deposition rates of copper thin films using Cu(hfac)VTMS as a precursor were estimated from numerical solutions. Standard process conditions were selected as: a reactor pressure of 1 Torr, a substrate temperature and inlet gas temperature of 200°C and 70°C, respectively, and an inlet gas flow rate of 50 sccm. Under standard conditions, the deposition rates of copper were in the range of 160–230 Å/min. The effects of the process conditions, reactor geometry and shower head structure on the deposition rate and thickness uniformity were examined. It has been demonstrated that numerical simulation can be used for improving the film thickness uniformity and the utilization of source gas.  相似文献

The new developed maskless lateral-epitaxial-overgrowth technique, in which the striped substrates are patterned by wet chemical etching, is systematically investigated using scanning electron microscopy, X-ray diffraction, and atomic force microscopy (AFM). Wing tilt is measured for the GaN films on patterned substrates with a range of “fill factor” (ratio of groove width to stripe period) and for the GaN in different growth time. It is found that changes in these parameters have a significant effect on the extent and distribution of wing tilt in the laterally overgrown regions relative to the GaN directly on the sapphire substrate. Increasing the thickness of GaN films is benefit to reduce wing tilt. The tilt is avoided in the GaN films with 4.5 μm thickness and fill factor for 0.46. The full-width at half-maximum of X-ray rocking curves of the asymmetric diffraction peaks and the image of AFM both show that the threading dislocations in the developed lateral epitaxial overgrowth of GaN films are reduced sharply. The GaN template could be used as an excellent substrate to fabricate high-performance optoelectronic devices.  相似文献

SnO2 thin films have been successfully deposited on α-Al2O3 (0 1 2) substrates by metalorganic chemical vapor deposition (MOCVD) in the temperature range 500-700 °C. The films were epitaxially grown in the tetragonal SnO2 phase and were (1 0 1) oriented. In-plane orientation relationship [0 1 0]SnO2||[1 0 0]Al2O3 and [1 0 1?]SnO2||[1? 2? 1]Al2O3 was determined between the film and substrate. Photoluminescence (PL) spectra measured at room temperature revealed that the film grown at 700 °C showed an intense ultra-violet (UV) PL peak at 333 nm, which was a band-edge emission peak in SnO2 films. At a temperature of 13 K, a new broad PL band centered at about 480 nm was observed. The corresponding PL mechanisms are discussed in detail.  相似文献

利用LP-MOCVD技术,采用两步生长法在GaAs(100)单晶衬底上外延生长InxGa1-xAs材料。通过扫描电子显微镜( SEM)与原子力显微镜( AFM)观察了缓冲层厚度对外延层表面形貌、表面粗糙度的影响;利用X射线衍射( XRD)分析了缓冲层厚度对外延层结晶质量的影响;利用拉曼光谱分析了缓冲层厚度对外延层材料合金有序度的影响;通过透射电子显微镜( TEM)观察了外延层材料位错的分布状态,计算了外延层的位错密度。实验结果表明,两步生长法生长的Inx Ga1-x As/GaAs异质结材料的缓冲层厚度存在一个最优值。  相似文献

Four Lewis‐base stabilized N‐silver(I) succinimide complexes of type [Ln·Rm·AgNC4H4O2] (L = N,N,N′,N′‐tetramethylethylenediamine (TMEDA), n = 1, m = 0, 2a ; L = P(OEt)3, n = 2, m = 0, 2b ; L = PPh3, m = 0, n = 2, 2c ; L = P(OMe)3, R = TMEDA, n = 1, m = 1, 2d ) were prepared by a “one‐pot” synthesis methodology and characterized. The molecular structures of 2a and 2c have been determined by using X‐ray single crystal analysis. Complex 2a exists as ion pair {[Ag(TMEDA)2]+[Ag(NC4H4O2)2]} in the solid state and complex 2c is a monomer with the three‐coordinate silver atom. Complex 2b was used as precursor in the deposition of silver for the first time by using MOCVD technique. The silver films obtained were characterized using scanning electron microscopy (SEM) and energy‐dispersion X‐ray analysis (EDX). SEM and EDX studies show that the dense and homogeneous silver films could be obtained.  相似文献

利用MOCVD方法生长了高质量的ZnO薄膜材料,分别通过N2和NH3对c面和R面蓝宝石衬底上生长的ZnO薄膜材料进行了掺杂行为研究.掺N2时,X射线衍射半峰全宽仅为0.148°,室温光荧光发光峰位于3.29eV,半峰全宽~100meV,电阻率由0.65 Ω·cm增大到5×l04Ω·cm.掺NH3时,X射线衍射峰半峰全宽0.50°,样品为弱p型,电阻率为102Ω·cm,载流子浓度为1.69×1016 cm-3.同时我们还观察到弱p型材料很容易退化成n型高阻材料.  相似文献

通过MOCVD方法生长的ZnO薄膜一般为富锌生长,呈n型电导,要想得到高阻或低阻p-ZnO薄膜需要对其进行掺杂施主或受主杂质.主要研究在生长过程中通过NH3对ZnO薄膜进行氮掺杂的情况,利用优化生长条件,即生长温度为610℃,Ar气(携带DEZn)流量为4sccm,O2流量为120sccm,N2流量为600sccm,得到在NH3流量为80sccm时生长样品的结晶质量最高,在掺杂薄膜中NH3流量高于或低于80sccm时,样品的表面形貌都将变差,只有在80sccm时表面粗糙度最低晶粒最小,表明该流量下获得的样品表面较光滑致密.所以80sccmNH3流量为在R面蓝宝石上生长<110>取向ZnO薄膜的最佳掺杂流量.Hall测量结果表明,NH3流量为50sccm的样品电导呈弱p型,电阻率为102Ω·cm,空穴载流子浓度为+1.69×1016cm-3,迁移率为3.6cm2·V-1·s-1;当NH3流量增加时样品的电导呈n型,电阻率最高达108Ω·cm,我们认为与进入ZnO薄膜的H的量有关,并对其变化机理进行了详细的分析.  相似文献
