AlGaAs/GaAs tunnel junctions in a 4-J tandem solar cell

TheⅢ-Ⅴcompound tandem solar cell is a third-generation new style solar cell with ultra-high efficiency. The energy band gaps of the sub-cells in a GaInP/GaAs/InGaAs/Ge 4-J tandem solar cell are 1.8,1.4,1.0 and 0.7 eV,respectively.In order to match the currents between sub-cells,tunnel junctions are used to connect the sub-cells.The characteristics of the tunnel junction,the material used in the tunnel junction,the compensation of the tunnel junction to the overall cell’s characteristics,the tunnel junction’s influence on the current density of sub-cells and the efficiency increase are discussed in the paper.An AlGaAs/GaAs tunnel junction is selected to simulate the cell’s overall characteristics by PC1D,current densities of 16.02,17.12,17.75 and 17.45 mA/cm² are observed,with a V_oc of 3.246 V,the energy conversion efficiency under AM0 is 33.9%.     

Double threshold behaviour of I－V characteristics of CoSi2/Si Schottky contacts

The forward current－voltage (I－V) characteristics of polycrystalline CoSi₂/n-Si(100) Schottky contacts have been measured in a wide temperature range. At low temperatures (≤200K), a plateau-like section is observed in the I－V characteristics around 10^-4A·cm^-2. The current in the small bias region significantly exceeds that expected by the model based on thermionic emission (TE) and a Gaussian distribution of Schottky barrier height (SBH). Such a double threshold behaviour can be explained by the barrier height inhomogeneity, i.e. at low temperatures the current through some patches with low SBH dominates at small bias region. With increasing bias voltage, the Ohmic effect becomes important and the current through the whole junction area exceeds the patch current, thus resulting in a plateau-like section in the I－V curves at moderate bias. For the polycrystalline CoSi₂/Si contacts studied in this paper, the apparent ideality factor of the patch current is much larger than that calculated from the TE model taking the pinch-off effect into account. This suggests that the current flowing through these patches is of the tunnelling type, rather than the thermionic emission type. The experimental I－V characteristics can be fitted reasonably well in the whole temperature region using the model based on tunnelling and pinch-off.     

Exact solutions for nonlinear Schr?dinger equation in phase space: applications to Bose－Einstein condensate

The stationary-state nonlinear Schr?dinger equation, which models the dilute-gas Bose－Einstein condensate, is introduced within the framework of the quantum phase-space representation established by Torres-Vega and Frederick. The exact solutions of equation are obtained in the phase space, by means of the wave-mechanics method. The eigenfunctions in position and momentum spaces are obtained through the ‘Fourier-like' projection transformation from the phase space eigenfunctions. The eigenfunction with a hypersecant part is discussed as an example.

用分光光度法研究了氯化钠和四丁基溴化铵浮选分离金的行为及与一些金属离子分离的条件。结果表明,当溶液中氯化钠和四丁基溴化铵的浓度分别为2.5×10-3mol/L和4.0×10-4mol/L,pH3.0时,Au(Ⅲ)可与U(Ⅵ)、Ce(Ⅲ)、Mg(Ⅱ)和Cu(Ⅱ)离子定量分离,对合成水样中Au(Ⅲ)的分离和测定,结果满意。     

Trigger efficiencies at BESⅢ

Trigger efficiencies at BESⅢ were determined for both the J/ψ and ψ' data taking of 2009. Both dedicated runs and physics datasets are used; efficiencies are presented for Bhabha-scattering events, generic hadronic decay events involving charged tracks, dimuon events and ψ'→π+π-J/ψ, J/ψ→ 1+1- events.The efficiencies are found to lie well above 99% for all relevant physics cases, thus fulfilling the BESⅢ design specifications.     

Charmonium results from BES

Using ～ 14 × 10^6 ψ（2S） and ～ 58 × 10^ J/ ψ data collected at BES Ⅱ/BEPC, the branching fraction of ψ（2S）→Ω-Ω^＋ is measured with about 5a statistical significance. The A electric dipole and ∧ decay parameter are studied using the decay J/ψ →∧∧→ ppπ^＋π^-. Using （106±3）× 10^6 ψ（2S） decays collected at BESⅢ/BEPC Ⅱ, we have obtained some interesting physics results. The branching fractions of XcJ→π^0π^0, ηη are measured with precision improved. The mass and width of he（l^1P1） state, together with the branching fractions of Br（ψ（2S） →π^0hc） and Br（hc →γηc） are the first measurements. Surprisingly, the decays of Xc1→φφ, ωω, and ωφ are firstly observed in BESⅢ data.
