The conduction model has been proposed for the metal-TiO2–Si (MIS) structures. Rutile films have been prepared on Si substrates by magnetron sputtering of TiO2 target and annealing in the air at temperatures T?=?800 and 1050 K. The current-voltage (CVC) and capacitance-voltage characteristics of the structures have been measured over the range of T?=?283–363 K. At positive potentials on the gate, the conductivity of the MIS structures is determined by the space charge-limited current in the dielectric layer.  相似文献

Aspirin (abbr. ASA) is intercalated into the layered terbium hydroxide (LTbH) by anion exchange method. Structure, chemical compositions, thermostability, morphology, luminescence property, cytotoxic effects and controlled‐release behaviors have been investigated. The ASA molecules may embed between layers with monolayered vertical arrangement, and the thermal stability of organics was enhanced after intercalation. The Tb3+ luminescence in ASA‐LTbH composites was enhanced compared with LTbH precusor and the luminescence intensity increased with the deprotonation degree. The cytotoxic effect of LTbH was observed with a sulforhodamine B (SRB) colorimetric assay, which revealed that the LTbH showed low cytotoxic effects. In addition, the ASA‐LTbH composites exhibited a sustained release of ASA in Na2HPO4‐NaH2PO4 buffer solution at pH 6.86 and 37°C. Construction of LRHs composites with drug molecules provided a beneficial pathway for preparing biohybrid based on LRHs, which may have potential applications in drug delivery carrier and biological fluorescence probe.  相似文献

以废弃汽车外轮胎热解后的副产物轮胎热解焦(Tyre pyrolysis char,TPC)为原料,利用均匀沉淀法制备以轮胎焦为载体的负载型Ni/TPC催化剂,采用EDX、SEM、XRD、TG、BET手段对催化剂进行了表征与分析,同时使用管式炉测试了Ni/TPC催化剂在秸秆热解燃气重整中的催化性能,并考察了热解温度、保温时间、镍负载量及催化时间对秸秆热解燃气重整效果的影响。研究结果表明,TPC富含焦和金属,Ni/TPC催化剂分散均匀,热稳定性好,比表面积为62 m2/g。催化剂活性测试显示,Ni/TPC催化剂用于作物秸秆热解燃气重整具有很强的催化活性,可显著提高燃气中可燃气体含量;热解温度在750℃、保温时间10 min、30%的Ni负载量时Ni/TPC催化剂的催化效率最高,连续使用850 min后,燃气中的H2含量仍相对提高到50%以上,长时间使用后活性结构由Ni3ZnC0.7转变成FeNi3,催化活性依然较强且趋于稳定,TPC可以作为良好的新型镍基催化剂载体。  相似文献

通过测量光电流,直接观察了InGaN/GaN量子阱中载流子的泄漏程度随温度升高的变化关系。当LED温度从300K升高到360K时,在相同的光照强度下,LED的光电流增大,说明在温度上升之后,载流子从量子阱中逃逸的数目更多,即载流子泄漏比例增大。同时,光电流的增大在激发密度较低的时候更为明显,而且光电流随温度的增加幅度与激发光子的能量有关。用量子阱-量子点复合模型能很好地解释所观察到的实验现象。实验结果直接证明,随着温度的升高,InGaN/GaN量子阱中的载流子泄漏将显著增加,而且在低激发密度下这一效应更为明显。温度升高导致的载流子泄漏增多是InGaN多量子阱LED发光效率随温度升高而降低的重要原因。  相似文献

The chemistry of ionized acetone:Ar mixtures under varied ionizing electron density conditions has been studied using matrix‐isolation techniques. Gaseous acetone diluted in excess argon gas was subjected to electron bombardment with 300 eV electrons at currents between 20 and 200 μA. Linear wire ‘pin’ and metal ‘plate’ electron collector geometries were employed, allowing a wide range of electron density conditions to be explored. The products of subsequent reaction processes were matrix isolated and analyzed by Fourier transform infrared absorption spectroscopy. Products included methane, ketene, 1‐propen‐2‐ol (the enol isomer of acetone), CO, HCO, ethane, ethane, acetylene and CCCO. Product absolute and relative yields varied with acetone number density, the choice of anode geometry and the rate of electron bombardment. The overall chemistry observed is rationalized in terms of mechanistic steps involving unimolecular cation decomposition, ion–molecule reactions, radical–radical reactions and dissociative recombination processes. Bulk heterojunction (BHJ) solar cells are fabricated using active material blends of poly(3‐hexylthiophene) (P3HT) donor, indene‐C60 bisadduct (ICBA) acceptor, and an all‐conjugated random copolymer (RCP) additive. By optimizing RCP loading, power conversion efficiencies (PCEs) up to 20% higher than those of a binary P3HT:ICBA mixture are achieved. The improved device characteristics are rationalized in terms of the differences between the photoactive thin film morphologies. Energy‐filtered transmission electron micro­scopy reveals that incorporation of the RCP improves the degree of structural order of the BHJ fibrillar network and increases the extent of microphase separation between P3HT and ICBA. Additionally, a combination of atomic force microscopy and X‐ray photoelectron spectroscopy analysis indicates segregation of the RCP at the free interface, leading to a shift in the surface potentials measured by Kelvin probe force microscopy. These changes, both in the bulk morphology and in the interfacial composition/energetics, are correlated to improved carrier collection efficiency due to a reduction of non‐geminate recombination, which is measured by charge extraction of photo­generated carriers by linearly increasing voltage.  相似文献

Exhaustive attempts are made in recent decades to improve the performance of thermoelectric materials that are utilized for waste heat‐to‐electricity conversion. Energy filtering of charge carriers is directed toward enhancing the material thermopower. This paper focuses on the theoretical concepts, experimental evidence, and the authors' view of energy filtering in the context of thermoelectric materials. Recent studies suggest that not all materials experience this effect with the same intensity. Although this effect theoretically demonstrates improvement of the thermopower, applying it poses certain constraints, which demands further research. Predicated on data documented in literature, the unusual dependence of the thermopower and conductivity upon charge carrier concentrations can be altered through the energy filtering approach. Upon surmounting the physical constraints discussed in this article, thermoelectric materials research may gain a new direction to enhance the power factor and thermoelectric figure of merit.  相似文献

The effect of humidity on the holographic grating diffraction efficiency and transmittance kinetics in the E204Q BR gelatin film is investigated. We found a correlation between the accumulation of the red-light absorbing O intermediate in the later part of the E204Q BR photocycle and sharpness (decay to the steady-state) of the holographic recording kinetics. As shown, at humidity exceeding 95% the ratio between the peak and steady-state of the diffraction efficiency for the weak probe beam (670 nm) can reach 8.7 in the E204Q BR film, which is sufficient for realization of an efficient novelty filter.  相似文献

Defect engineering represents a significant approach for atomically thick 2D semiconductor material development to explore the unique material properties and functions. Doping-induced conversion of conductive polarity is particularly beneficial for optimizing the integration of layered electronics. Here, controllable doping behavior in palladium diselenide (PdSe2) transistor is demonstrated by manipulating its adatom-vacancy groups. The underlying mechanisms, which originate from reversible adsorption/desorption of oxygen clusters near selenide vacancy defects, are investigated systematically via their dynamic charge transfer characteristics and scanning tunneling microscope analysis. The modulated doping effect allows the PdSe2 transistor to emulate the essential characteristics of photo nociceptor on a device level, including firing signal threshold and sensitization. Interestingly, electrostatic gating, acting as a neuromodulator, can regulate the adaptive modes in nociceptor to improve its adaptability and perceptibility to handle different danger levels. An integrated artificial nociceptor array is also designed to execute unique image processing functions, which suggests a new perspective for extension of the promise of defect engineered 2D electronics in simplified sensory systems toward use in advanced humanoid robots and artificial visual sensors.  相似文献
