Bonding and gap states at GaAs-oxide interfaces

The nature of bonding and possible causes of Fermi level pinning at high mobility-high dielectric constant oxide GaAs:HfO₂ interfaces are discussed. It is argued that these are atoms with defective bonding, rather than states due to the bulk semiconductor of its interface. Electron-counting rules are used to define interfaces which are insulating, and which can be used in future as hosts for interfaces containing defects.     

Density Functional Theory Modeling of (001)Si–Oxynitride Interfaces

Four interface models for crystalline oxynitride on (001)Si substrates are proposed and investigated. All four models are proposed to model thin oxynitride films on Si substrates, according to experimental findings and theoretical studies on amorphous oxynitride films and nitrogenated SiO₂. State-free insulating interfaces were obtained by expanding the bulk oxynitride cell by approximately 12% and 1% along the [100] and [010] axes, respectively, and interfacing it with (001)Si. Results demonstrate state-free insulating interfaces for all models with, however, valence-band offsets slightly above or below 1 eV. The significant decrease in the valence-band offsets is mainly attributed to the significant expansion of the oxynitride’s lattice constant to lattice-matched (001)Si, as well as to the high concentration of nitrogen atoms in the oxynitride bulk.

基于STM32的航空通信总线切换器设计

Effect of processing conditions on inversion layer mobility and interface state density in 4H−SiC MOSFETs

N-channel, inversion mode MOSFETs have been fabricated on 4H−SiC using different oxidation procedures, source/drain implant species and implant activation temperature. The fixed oxide charge and the field-effect mobility in the inversion layer have been extracted, with best values of 1.8×10¹² cm⁻² and 14 cm²/V-s, respectively. The interface state density, D_it close to the conduction band of 4H−SiC has been extracted from the subthreshold drain characteristics of the MOSFETs. A comparison of interface state density, inversion layer mobility and fixed oxide charges between the different processes indicate that pull-out in wet ambient after reoxidation of gate oxide improves the 4H−SiC/SiO₂ interface quality.
