硅双极型高速工艺和与其相容的硅PIN探测器

文章描述硅双极高速工艺，和一种能与双极工艺相容的硅ＰＩＮ探测器的结构及设计，从而提出一套易于实现两者集成的相容工艺。研制的单片集成光接收机，其中硅ＰＩＮ探测器的光电响应为０．４３Ａ／Ｗ，整机的响应度为４．４×１０３Ｖ／Ｗ，工作频率２５０ＭＨｚ。

Impact ionization breakdown in p-germanium samples with very short contact distances

The low-temperature impact ionization avalanche breakdown in p-Ge is investigated on a series of samples with various lengths of the electrically active region located between the ohmic contacts. A simple model taking into account the hot carrier situation in the pre-breakdown regime is used to explain the experimental results.     

单模半导体激光器的非线性失真特性的电路模拟

本文提出了一种基于小信号等效电路的半导体激光器非线性电路模型，该模型使激光顺的调制响应和非线性特性以及其它相关电子电路的非线性特性可统一地通过通用电路分析软件来分析和计算。运用此模型对一单模激光器的二阶谐波与三阶交调失真特性进行了分析，结果与已报道的理论和实验结果一致。     

1.25μm近红外场助光阴极材料InGaAsP/InP的液相外延

本文简要阐述了近红外场助光阴极的原理及对外延材料的要求。利用液相外延工艺并采用独特的掺杂技术生长出了用于近红外光电阴极的InP/InGaAsP 异质结结构。显微分析。x射线双晶衍射、电子探针、电化学C-V等测试结果表明外延层的结晶质量及电学性能符合设计的特殊要求,在此基础上制作的场助光电阴极量子效率在1.20μm处为3.5×10^-4,其响应波长可达1.25μm。     

RTV,LTV硅橡胶对金属长期腐蚀性实验

本文对常用的几种硅橡胶、硅凝胶及其熟化剂、表面处理剂在不同环境,对一些金属及镀层进行了15年长期暴露(存放)试验,以确定对金属的腐蚀程度。其中,单组分硅橡胶的腐蚀性不大;双组分缩合型硅橡胶的催化剂(如二丁基二月桂酸锡等)对铜等金属、镀层有较严重的腐蚀性,熟化剂体系经回流反应处理后,腐蚀性大大降低,不会产生铜绿。加成型的硅凝胶对各种金属及镀层没有腐蚀性。     

半导体激光器大信号等效电路模型的参数提取

本文提出了一种由半导体激光器（ＬＤ）的外特性，如端口电特性和小信号频率响应，确定其大信号等效电路模型参数的新方法。并对一个ＩｎＧａＡｓＰ脊形波导ＬＤ和一个隐埋异质结ＬＤ进行了参数提取。这种方法，不需要了解ＬＤ的内部特性，分析的结果与已报道的理论、实验值一致。     

pnpn结构器件模型的分析与模拟

将基本半导体方程归一化为奇异振动问题，采用渐近和数值技术，研究了ｐｎｐｎ结构器件模型解的分歧现象，确定了模型解唯一以及模型解出现Ｓ分歧的歧点，由此获得了Ｊ－Ｕ渐近解析表达式。实际例子表明，所获Ｊ－Ｕ的解析式与数值解结果一致。     

Mechanical Method on Bimaterial Body Boundary with Crack-tip

The problem of biomaterial body boundary,especially, microcosmic and macroscopic boundary behavior of bimetallic boundary,ceramic and metal ,is paid close attention by many scholars in electronic device and communication,material science,aeronautical and astronautical engineering and et al .Modern photoelectric technology,such as laser technique,conveniently is used to measure geometrical stress field of biomaterial body,quantitatively analyse boundary mechanical behavior with crack-tip and composition of boundary matter element.One has put forward mechanical model ,which is used to analyze joint energy,atom transition of matter of medium layer, diffusion and solid solution,by means of energy theory of quasi-continuous body.     

Influence of Phase-Shift on Side-Mode Suppression Ratio in Fiber Grating External Cavity Semiconductor Lasers

Effects of system parameters on the side-mode suppression ratio of the fiber grating external cavity semiconductor laser are investigated by the numerical method, and the variation of the side-mode suppression ratio is discussed. It is found that an excellent anti-reflection coating provides the significant reduction of the variation due to the phase shift and the change of the internal cavity length. The laser with the low anti-reflection coating, the high coupling efficiency and the short cavity will exhibit the excellent side-mode suppression ratio.
