An LDMOS with nearly rectangular-shape safe operation area (SOA) and low specific on-resistance is proposed. By utilizing a split gate, an electron accumulation layer is formed near the surface of the n-drift region to improve current conduction capability during on-state operation. As a result, the specific on-resistance can be lowered down to 74.7 mΩ·cm2 for a 600 V device from simulation. Furthermore, under high-voltage and high-current conditions, electrons and holes flow as majority carriers in the n-drift region and p-type split gate, respectively. Due to charge compensation occurring between holes and electrons, the local electric field is reduced and impact ionization is weakened in the proposed device. Therefore, a higher on-state breakdown voltage at large VGS is obtained and snap-back is suppressed as well. 相似文献

碲镉汞红外探测器的表面钝化处理对器件暗电流有较大影响,决定了器件的探测性能。为了研究表面钝化层不同生长方式对暗电流的抑制效果,使用分子束外延(Molecular Beam Epitaxy, MBE)系统在Si基衬底上生长碲镉汞材料,分别通过磁控溅射和原位钝化方法生长CdTe/ZnS钝化膜层。采用半导体工艺在碲镉汞材料上制备了变面积光伏探测器。通过测试不同钝化膜层器件的暗电流,分析零偏电阻和面积乘积(R0A)与周长面积之比(p/A)的关系。结果表明,磁控溅射生长钝化层的Si基碲镉汞器件存在较大的隧穿电流,而原位钝化生长钝化层的Si基碲镉汞器件能更有效地抑制表面漏电流。拟合器件R0A因子随PN结面积的变化,得出原位生长钝化层的器件具有更好的钝化效果。变面积器件的制备和测试能够有效且直观地反映器件性能。 相似文献

Precipitation of naphthenate salts is normally a problem in the processing of acidic crude oils. In this study, the goal was to find suitable methods to investigate the interfacial reaction between tetraacid and calcium under emulsified conditions. Two different systems have been studied depending on composition and applied shear. The influence of inhibitors has been investigated and the same inhibitor was found to be the most effective one regardless of the system. Depletion of tetraacid in the oil phase was analyzed with UV-vis and HPLC. Interfacial area and droplet size in the emulsions were measured with fluorescence microscope and pulse-field gradient NMR. To provide stable and high data rate wireless access for passengers in the train, it is necessary to properly deploy base stations along the railway. We consider this issue from the perspective of service, which is defined as the integral of the time‐varying instantaneous channel capacity. With large‐scale fading assumption, it will be shown that the total service of each base station is inversely proportional to the velocity of the train. Besides, we find that if the ratio of the service provided by a base station in its service region to its total service is given, the base station interval (i.e., the distance between two adjacent base stations) is a constant regardless of the velocity of the train. On the other hand, if a certain amount of service is required, the interval will increase with the velocity of the train. The aforementioned results apply not only to simple curve rails, like line rail and arc rail, but also to any irregular curve rail, provided that the train is traveling at a constant velocity. History has shown that it is not as easy as one might think to differentiate between bulk nanobubbles and nanodroplets or nanoparticles. It is generally easy to detect colloids (i.e. something that looks different, e.g. scatters light differently than its surrounding solvent), but less easy to determine the nature of these colloids. This has led to misinterpretations in the literature, where nanodroplets or nanoparticles have mistakenly been assumed to be nanobubbles. In this paper, we review a multitude of experimental methods and approaches to prove the existence of bulk nanobubbles. We conclude that combinations of optical detection with physical perturbations such as pressure or ultrasound, or phase-sensitive holographic methods are the most promising and convenient approaches. 相似文献

天然气管道泄漏不仅造成经济损失而且是危险之源。传统的天然气管道泄漏检测技术效率低、速度慢,难以满足实际应用的需要。近年来以近红外二极管激光吸收光谱为基础的光学传感器由于具有灵敏度高、体积小、重量轻和无需维护等优点而得到了广泛的应用。文章以可调谐二极管激光吸收光谱和谐波探测技术为基础进行天然气管道泄漏遥感探测技术的研究,采用二次谐波与一次谐波信号的比值作为系统浓度标定,结果显示浓度与比值之间具有较好的一致性。文章还就不同地形散射体对探测结果的影响进行了测量和分析,实验结果表明二次谐波与一次谐波信号比值标定技术对便携式二极管激光光学测量能够很好的满足实际应用的需要。 相似文献
