以提高光刻机应用性能为目的,提出了一种高性能硅片曝光场分布优化算法。由芯片尺寸计算得到最佳曝光场尺寸,使其最接近于光刻机提供的曝光场最大尺寸,提高了曝光系统的利用率;引入曝光场交错分布,减少了硅片边缘曝光场的交叠,提高了光刻产率;建立产率优先和良率优先两种优化方案,实现了产率和良率的共优。以实际芯片产品的参量为例,将本算法用于曝光过程,采用产率优先标准,曝光场数量减少了10%,而内场数量基本不变,提高了光刻的产率也确保了良率;采用良率优先标准,内场数量增长了10%,总的场数也有所减少,提高了光刻良率的可靠性也确保了产率。 相似文献

为提高港口货物吞吐量预测精度,建立了基于ARIMAX-SVR的组合预测模型。以天津港为例,选取1999~2018年货物吞吐量数据进行分析,首先运用BP神经网络补插缺失数据,然后通过Pearson相关分析筛选出影响货物吞吐量的主要因素;再在ARIMA模型的基础上建立了ARIMAX模型,为进一步提高模型精度,最后建立了SVR模型修正的ARIMAX模型。实证分析结果表明组合模型拟合精度更高,预测效果更好,适用于港口吞吐量预测并且模型具有一定的先进性。 相似文献

A simple, rapid and sensitive ultra‐performance liquid chromatography–tandem mass spectrometry (UPLC‐MS/MS) method has been developed and validated for the determination of alosetron (ALO) in human plasma. The assay method involved solid‐phase extraction of ALO and ALO 13C‐d3 as internal standard (IS) on a LichroSep DVB‐HL (30 mg, 1 cm3) cartridge. The chromatography was performed on an Acquity UPLC BEH C18 (50 × 2.1 mm, 1.7 µm) column using acetonitrile and 2.0 mm ammonium formate, pH 3.0 adjusted with 0.1% formic acid (80:20, v/v) as the mobile phase in an isocratic mode. For quantitative analysis, the multiple reaction monitoring transitions studied were m/z 295.1/201.0 for ALO and m/z 299.1/205.1 for IS in the positive ionization mode. The method was validated over a concentration range of 0.01–10.0 ng/mL for ALO. Post‐column infusion experiment showed no positive or negative peaks in the elution range of the analyte and IS after injection of extracted blank plasma. The extent of ion‐suppression/enhancement, expressed as IS‐normalized matrix factor, varied from 0.96 to 1.04. The assay recovery was within 97–103% for ALO and IS. The method was successfully applied to support a bioequivalence study of 1.0 mg alosetron tablets in 28 healthy Indian male and female subjects. Copyright © 2015 John Wiley & Sons, Ltd. 相似文献

Nonnegative tensors arise very naturally in many applications that involve large and complex data flows. Due to the relatively small requirement in terms of memory storage and number of operations per step, the (shifted) higher order power method is one of the most commonly used technique for the computation of positive Z‐eigenvectors of this type of tensors. However, unlike the matrix case, the method may fail to converge even for irreducible tensors. Moreover, when it converges, its convergence rate can be very slow. These two drawbacks often make the computation of the eigenvectors demanding or unfeasible for large problems. In this work, we consider a particular class of nonnegative tensors associated with the multilinear PageRank modification of higher order Markov chains. Based on the simplified topological ε‐algorithm in its restarted form, we introduce an extrapolation‐based acceleration of power method type algorithms, namely, the shifted fixed‐point method and the inner‐outer method. The accelerated methods show remarkably better performance, with faster convergence rates and reduced overall computational time. Extensive numerical experiments on synthetic and real‐world datasets demonstrate the advantages of the introduced extrapolation techniques. 相似文献

The bifunctional linker molecule [5‐(phosphonomethyl)‐2,4‐bis(sulfonomethyl)phenyl]methanesulfonic acid (HO3S‐CH2)3‐C6H2‐CH2PO3H2 (abbreviated as H5L4) was employed in systematic high‐throughput investigations in order to discover new coordination polymers (CPs). Employing 27 metal salts of 17 different metals in this investigation, five new compounds [Mg2(HL4)(H2O)6] ( 1 ), [Pb4(L4)(OH)3] ( 2 ), [Ba2(H2L4)(OH)(H2O)] ( 3 ), [Ba2(HL4)(H2O)4] ( 4 ), and [Cd2,5(L4)(H2O)7] ( 5 ) were discovered and their crystal structures were determined. In all compounds, the sulfonate and phosphonate groups could not be resolved since the P and S atoms are statistically occupying the atom site with a ratio of 0.25 to 0.75. This is reflected in the P–O and S–O bond lengths. Four of the structures were determined from single‐crystal X‐ray diffraction data, whereas the structure of 4 was solved ab initio from powder data using real‐space methods and refined using Rietveld methods. 相似文献

Asymmetric reaction development within a day or two has been a dream of synthetic chemists for several decades. We now show that such a task is feasible with a highly efficient streamlined screening strategy using the asymmetric allylation of isatins with a chiral boron complex as a case study. Our high-throughput screening (HTS) method is based on fast optical UV/CD analysis of minute amounts of crude reaction mixtures (≈3 mg scale) and it obviates product isolation and the general need for reference compounds which greatly reduces preliminary work and analysis time. The setup, reaction screening, analysis and data processing for 54 asymmetric allylations of nine different isatins in six different solvents was handled by a single operator in less than 20 work hours. One could easily extend this HTS strategy to hundreds of reactions in roughly the same time frame and further reduce the labor with commercially available automated high-throughput experimentation equipment. The effectiveness of this asymmetric reaction development strategy is confirmed with the upscale synthesis of two representative 3-allyl-3-hydroxyisatins in 98–99 % yield and with 91–94 % ee under optimized conditions. 相似文献
