The reactive ion etching of GaAs, InP, InGaAs, and InAlAs in CF3Br/Ar discharges was investigated as a function of both plasma power density (0.56-1.3 W - cm–2) and total pressure (10-40 mTorr) The etch rate of GaAs in 19CF3Br:1Ar discharges at 10 m Torr increases linearly with power density, from 600 Å min–1 at 0.56 W · cm–2, to 1550 Å · min at 1.3 W · cm–2. The in-based materials show linear increases in etch rates only for power densities above – 1.0 W · cm–2. These etch rates are comparable to those obtained with CCI2F2:O2 mixtures under the same conditions. Smooth surface morphologies and vertical sidewalls are obtained over a wide range of plasma parameters. Reductions in the near-surface carrier concentration in n-type GaAs are evident for etching with power densities of >0.8 W cm–2, due to the introduction of deep level trapping centers. At 1.3 W· cm–2, the Schottky barrier height of TiPtAu contacts on GaAs is reduced from 0.74 to 0.53 eV as a result of this damage, and the photoluminescent intensity from the material is degraded. Alter RIE, we detect the presence of both F and Br on the surface of all of the semiconductors. This contamination is worse than with CCl2F2-based mixtures. High-power etching with CF3Br/Ar together with Al-containing electrodes can lead to the presence of a substantial layer of aluminum oxide on the samples if the moisture content in the reactor is appreciable.  相似文献

This paper reports a new reverse butterfly-shaped chaotic attractor and its experimental confirmation. Some basic dynamical properties, and chaotic behaviours of this new reverse butterfly attractor are studied. Simulation results support brief theoretical derivations. The radiation directivity of a complicated conformal array of underwater acoustic transducers is presented based on the boundary "element method. It includes the element directivity of each transducer, the natural beam pattern and the controlled beam pattern of the transducer array. At first, the boundary element model of the conformal array is built up, and then the boundary condition is exerted on the model according to the design and environment in which the transducer array is used, and the radiation directivity of the conformal array is calculated. An experiment has been done to measure the directivity in an anechoic water tank. The calculated and the experimental results are compared and analyzed. They are consistent to each other. It is shown that the boundary element method together with the detailed calculations is successful to simulate and predict the radiation directivity of an underwater acoustic transducer array.  相似文献

Heat transfer and flow characteristics of Cu/water nanofluids' flow in the serpentine microtubes are investigated experimentally. The serpentine microtubes are fabricated by bending a straight copper microtube with an inner diameter of 787 μm. Also, the Cu/water nanofluids are prepared using a novel one-step technique, namely electro-exploded wire. The effects of serpentine microtubes' geometrical parameters (pitch spacing, p, and straight section, l) and nanofluid concentration (weight fraction, φ) are examined. It is found that the heat transfer enhances by decreasing both the pitch spacing and the straight section of the serpentine microtube as well as increasing the weight fraction of the nanofluid. Also, the results show that the friction factor tends to increase in the same manner. A noticeable average enhancement in the thermal performance factor of 21.8% is obtained for a specific operating condition, i.e., the nanofluid at φ = 0.3% through the serpentine microtube with p = 9.6 mm and l = 10 mm. Finally, two correlations of Nusselt number and friction factor for the Cu/water nanofluids across the serpentine microtubes are proposed.  相似文献

基于Z-Tree实验平台利用研发投资自然博弈实验研究发现风险规避导致女性的研发投入强度低于男性,但女性在研发投资过程中愿意投入的研发努力程度高于男性。随着时间推移,男性的研发努力程度明显下降,但女性的研发努力程度反而上升。男性和女性在决策中均表现出心理账户效应,女性更加愿意通过努力来提高业绩。男性在投资中更多体现期权思想,而女性更多表现出长期倾向下的持续努力。文章在揭示性别因素影响研发投资机理基础上,为董事会性别多样性、分级董事会以及递延薪酬等治理机制发挥作用机理提供了新解释。研究结论可以为企业职位的性别配置、分级董事会以及激励契约设计提供借鉴。  相似文献

The influences of steady aerodynamic loads on hunting stability of high-speed railway vehicles were investigated in this study.A mechanism is suggested to explain the change of hunting behavior due to actions of aerodynamic loads:the aerodynamic loads can change the position of vehicle system(consequently the contact relations),the wheel/rail normal contact forces,the gravitational restoring forces/moments and the creep forces/moments.A mathematical model for hunting stability incorporating such influences was developed.A computer program capable of incorporating the effects of aerodynamic loads based on the model was written,and the critical speeds were calculated using this program.The dependences of linear and nonlinear critical speeds on suspension parameters considering aerodynamic loads were analyzed by using the orthogonal test method,the results were also compared with the situations without aerodynamic loads.It is shown that the most dominant factors a ff ecting linear and nonlinear critical speeds are different whether the aerodynamic loads considered or not.The damping of yaw damper is the most dominant influencing factor for linear critical speeds,while the damping of lateral damper is most dominant for nonlinear ones.When the influences of aerodynamic loads are considered,the linear critical speeds decrease with the rise of cross wind velocity,whereas it is not the case for the nonlinear critical speeds.The variation trends of critical speeds with suspension parameters can be significantly changed by aerodynamic loads.Combined actions of aerodynamic loads and suspension parameters also a ff ect the critical speeds.The effects of such joint action are more obvious for nonlinear critical speeds.  相似文献
