从理论和实验上研究了利用光注入半导体激光器对高重复速率光脉冲产生的周期振荡和时钟分频现象.结果表明,光注入半导体激光器引起的二倍周期振荡是使注入脉冲重复频率分频的直接原因.通过耦合速率方程,数值模拟了半导体激光器在外光注入时输出光的时间序列和功率谱,并且分析了激光腔内各种周期振荡的特征.研究表明,当注入光使半导体激光器出现稳定的二倍周期振荡,且注入光的重复频率为此振荡频率的二倍时,时钟分频即可产生实验中,采用重复频率为6.32GHz的光脉冲注入Fabry-Perot激光器,实现了3.16GHz时钟分频信号

研究了基于InP基的In0.65Ga0.35As/In0.52Al0.48As赝型高迁移率晶体管材料中纵向磁电阻的Shubnikov-deHaas(SdH)振荡效应和霍耳效应,通过对纵向磁电阻SdH振荡的快速傅里叶变换分析,获得了各子带电子的浓度,并因此求得了各子带能级相对于费米能级的位置.联立求解Schrdinger方程和Poisson方程,自洽计算了样品的导带形状、载流子浓度分布以及各子带能级和费米能级位置.理论计算和实验结果很好符合.实验和理论计算均表明,势垒层的掺杂电子几乎全部转移到了量子阱中,转移率在95%以上. 相似文献

The effect of light noise on a Neurospora circadian clock system in the steady states is investigated. It is found that the circadian oscillations could be induced
by light noise, leading to various resonance phenomena including internal signal stochastic resonance (ISSR) and ISSR without
tuning in the system. The strength of ISSR could be significantly reinforced with the decrease of the distance of the control
parameter to the Hopf bifurcation point of the system. The fundamental frequency of noise-induced circadian oscillations almost
does not change with the increment of light noise intensity, which implies that the Neurospora system could sustain intrinsic circadian rhythms. In addition, the ISSR and ISSR without tuning could be both amplified,

We report the realization of a monolithic vertical-cavity, surface emitting micro-optical parametric conversion nanostructure, triply resonant with the parametric frequencies, allowing parametric oscillation with ultra-low pump power threshold. The photonic phase-space naturally provides triple resonance for the parametric frequencies, together with built-in cavity phase-matching for the pump wave at normal incidence. Parametric oscillation is observed in both the strong and weak exciton–photon coupling regime, allowing a high operating temperature. Signal and idler beams can be collected at 0° or at finite angles. The OPO threshold is low enough to envisage the realization of an all-semiconductor electrically-pumped micro-parametric oscillator. Super-Kamiokande has accumulated data on atmospheric neutrinos and solar neutrinos for 1117–1289 live days. We present updated results on the flavor ratio, the zenith angle distribution of atmospheric neutrinos and the zenith angle distribution of upward going muons. A crossing between the asymptotic expansion of an oscillatory integral and Filon-type methods is obtained by applying a Filon-type
method to the error term in the asymptotic expansion, which is in itself an oscillatory integral. The efficiency of the approach
is investigated through analysis and numerical experiments, revealing a method which in many cases performs better than the
Filon-type method. It is shown that considerable savings in terms of the required number of potentially expensive moments
