Using three-dimensional technology computer-aided design (TCAD) simulation, parasitic bipolar amplification in a single event transient (SET) current of a single transistor and its temperature dependence are studied. We quantify the contributions of different current components in a SET current pulse, and it is found that the proportion of parasitic bipolar amplification in total collected charge is about 30% in both 130-nm and 90-nm technologies. The temperature dependence of parasitic bipolar amplification and the mechanism of the SET pulse are also investigated and quantified. The results show that the proportion of charge induced by parasitic bipolar increases with rising temperature, which illustrates that the parasitic bipolar amplification plays an important role in the charge collection of a single transistor.  相似文献

文中研究了一种应变式位移传感系统在室温和液氮温度下的静态传输特性。实验结果表明,该系统在液氮温区下具有良好的输出特性,系统非线性度低于1%,滞环率低于5%,其灵敏系数与温度相关,293K和77K温度下的灵敏系数分别为-0.3654mV/V/mm和-0.3886mV/V/mm。实验结果为该位移传感系统在低温环境中的应用提供了一定基础。  相似文献

采用三能级系统的速率方程和功率传输方程并考虑温度对各项参数的影响,求解在不同的光纤长度和量子点掺杂浓度时,3.3nm PbSe量子点液芯光纤的发射光谱随温度的变化。发现当光纤长度不同时,随着温度的升高,光谱的峰值位置以相近的速率发生红移,光谱的峰值强度下降。对于较长的光纤,其光强随温度升高的衰减速率较大。当掺杂浓度不同时,随着温度的升高,光谱的峰值位置以相近的速率发生红移,峰值强度以相近的速率衰减。  相似文献

An analysis of the heat transfer for a boundary layer forced convective flow past a moving permeable flat surface parallel to a moving fluid is presented. Prescribed surface temperature at the boundary is considered. A thermal radiation term in the energy equation is considered. The similarity solutions for the problem are obtained and the reduced ordinary differential equations are solved numerically. To support the validity of the numerical results, a comparison is made with the available results for some particular cases of this study. Dual solutions exist when the surface and the fluid move in the opposite directions.  相似文献

针对激光陀螺惯导的温度补偿,将影响激光陀螺零偏的各种可能的变量作为零偏补偿的状态变量,利用逐步回归分析方法,挑选出对零偏贡献较大的显著变量,建立精准的数学物理模型,并对实测的激光陀螺进行温度补偿建模。结果表明,温度变化率以及与温度的交叉积对温度补偿模型的影响不显著,得到的温度补偿模型可以对陀螺的零偏进行实时补偿,提高了陀螺的精度。  相似文献

An analytical thermodynamic theory is applied to investigate the electrocaloric effect of ferroelectric BaTiO3/SrTiO3 bilayer thin films with different orientations at room temperature. Theoretical analysis indicates that the strong electrostatic coupling between the layers results in the suppression of ferroelectricity at a critical relative thickness which occurs approximately at 50%, 23%, and 12% of SrTiO3 fraction in the (001), (110), and (111) bilayer thin films, respectively. The ferroelectric bilayer thin films are respected to have the largest electrocaloric effect at this critical relative thickness. Moreover, the electrocaloric effect strongly depends on the orientation and the (110) oriented bilayer thin films have the largest electrocaloric effect. Consequently, control of the orientation and the relative thickness of SrTiO3 layer can be used to adjust the electrocaloric effect of ferroelectric bilayer thin films, which may provide the potential for practical application in refrigeration devices.  相似文献

The dependence of Li mobility on structure and composition of Li0.5 − xNaxLa0.5TiO3 perovskites (0 ≤ x ≤  0.5) has been investigated by means of neutron diffraction, nuclear magnetic resonance and impedance spectroscopy. At 300 K, all samples display a rhombohedral superstructure (R-3c S.G.), where octahedra are out of phase tilted along [111] direction of the ideal cubic cell. The elimination of the octahedral tilting is responsible for the rhombohedral–cubic transformation, detected near 1000 K. In these perovskites, La and Na cations are randomly distributed in A sites, but Li ions are fourfold coordinated at unit cell faces of the cubic perovskite. Lithium conductivity, σ300 K, decreases with the sodium content, decreasing from values typical of fast ionic conductors, 10− 3 S/cm, to those of good insulators, 10− 10 S/cm, when the interconnectivity between vacant A sites is lost (x > 0.3). In samples with x < 0.3, dc conductivity displays a non-Arrhenius behaviour, decreasing activation energy from ~ 0.37 to 0.25 eV when the sample is heated between 77 and 500 K. The temperature dependence of BLi factors shows the existence of two regimes for Li motion. Below 373 K, Li ions remain partially located near square oxygen windows that connect contiguous A sites, but above 400 K, extended Li motions become dominant. The additional decrease of activation energy from 0.25 to 0.16 eV (low-temperature 7Li NMR value), should require the full elimination of octahedral tilting which is only produced above 1000 °C.  相似文献

High-temperature thermoelectric transport property measurements have been performed on the highly c-axis oriented Bi2Sr2Co2Oy thin films prepared by pulsed laser deposition on LaAlO3(001).Both the electric resistivity ρ and the seebeck coefficient S of the film exhibit an increasing trend with the temperature from 300 K-1000 K and reach up to 4.8 m·Ω· cm and 202 μV/K at 980 K,resulting in a power factor of 0.85 mW/mK which are comparable to those of the single crystalline samples.A small polaron hopping conduction can be responsible for the conduction mechanism of the film at high temperature.The results demonstrate that the Bi2Sr2Co2Oy thin film has potential application in high temperature thin film thermoelectric devices.  相似文献
