目前,光发射机中的激光器有采用MOCVD和MBE方法生长的多量子阱激光器,用LPE法生长的BH激光器。我们根据现有的实验条件,为了制作单片集成的光发射机,在沟道SI-GaAs衬底上采用两次液相外延生长BH激光器,实现了表面平面化。在800℃一次外延生长四层。第一层n+-GaAs缓冲层,第二层N-GaAlAs下限制层,第三层非掺杂构GaAs有源层,第四层为P-GaAlAs上限制层。采用适当的腐蚀条件刻蚀出有源区最窄的燕尾形隐埋条。在二次外延中,我们仅装一槽GaAlAs源液,在晶片上仅停留一次便生长出两个掩埋层,且层间界面与有源区自对准。上层为N-GaAlAs,载流子浓度为1016cm-3,下层为高阻伴随生长层。由于高阻伴随层的存在对电流产生了有有效的侧向限制作用,因此避免了通常的SiO2膜沉积等一系列工艺,提高了成品率,减化了工艺程序。利用n型掩埋层和隐埋条区P型上限制层之间铝组分及载流子类型、浓度的差异,虽然做一种宽接触电极,但由于隐埋条区上有良好的欧姆接触,而在掩埋层上为非良欧姆接触,所以起到了一定的电流外限制作用。n型电极是从n+-GaAs层引出的。 这种沟道SI-GaAs衬底正装GaAlAs/GaAs BH激光器室温连续工作阈值电流为55mA,P-I曲线在100℃仍有良好的线性关系。  相似文献

塑化剂邻苯二甲酸二丁酯与小牛胸腺DNA的沟槽结合   总被引:1,自引:0,他引:1  
运用多种光谱学方法,结合化学计量学多元曲线分辨-交替最小二乘法(MCRALS),以及分子模拟技术,在人体生理酸度(pH=7.4)条件下研究了邻苯二甲酸二丁酯(DBP)与小牛胸腺DNA(ctDNA)的相互作用。采用MCR-ALS法分析了DBP与ctDNA作用的紫外光谱数据矩阵,结果表明DBP与ctDNA作用形成了DBP-ctDNA复合物。荧光猝灭实验显示,ctDNA对DBP的荧光猝灭属于形成复合物的单一静态猝灭,其主要驱动力为疏水作用和氢键。通过单双链、熔点和粘度等实验证明DBP与ctDNA发生了沟槽结合,结合区域为A、T碱基富集区。圆二色谱和琼脂糖凝胶电泳分析表明,DBP与ctDNA结合导致ctDNA结构变得更为松散,但未造成质粒DNA损伤。分子模拟形象直观地展现了两者的结合姿态,预测结果与实验结果吻合。  相似文献

使用紫外和荧光光谱法研究了环丙氟沙星(CIF)和小牛胸腺DNA(ctDNA)之间的相互作用。在pH 7.0磷酸盐缓冲液中,CIF在270 nm激发和在420 nm处有很强的荧光发射。它们间的沟槽作用导致小牛胸腺ctDNA对CIF的荧光存在着很强的猝灭作用,猝灭常数为2.64×104 mol-1L(25 ℃)。利用ctDNA对CIF的荧光猝灭作用建立了核酸测定的新方法,线性范围为80 nmol·L-1~45 μmol·L-1,对25 μmol·L-1ctDNA的相对标准偏差为4.2%。  相似文献

The electromagnetic power coupling in asymmetrical double-groove guide is analyzed by finite element method (FEM) in this paper. The electrical field patterns of the dominant mode and the first higher-order TE mode have been presented. The electromagnetic field of the dominant mode is distributed with a concentration of energy in the wide groove region, while the electromagnetic field of the first higher-order TE mode is distributed with a concentration of energy in the narrow groove region. The results in this paper have important values in design of groove guide power coupler for millimeter wave applications.  相似文献

Susceptibility of polymer surfaces to acute visibility upon scratching has presented a serious challenge to the polymer industry for quite some time. The ability to design polymers with good scratch visibility resistance requires extensive knowledge about scratch deformation mechanisms and their propensity for light scattering. After examining the physical nature of human vision and surface optical characteristics, a new methodology is developed to quantitatively determine the onset of scratch visibility of polymers via an inexpensive desktop scanner. Taking into account the sample background color, texture, gloss and feature size, the proposed methodology can consistently and reliably determine polymer scratch visibility resistance regardless of the sample surface characteristics. Good correlation is found between this method and actual human perception. Quantitative analysis of the scratched surface is carried out with scanning laser profiling confocal microscopy and strong correlations among scratch visibility, observation angle and various scratch damage features such as roughness and scratch grooves are established. The proposed approach will greatly assist the development of scratch-resistant polymeric materials where surface aesthetics is of primary concern.  相似文献

A new copper(II) complex [Cu(adefovir)2Cl2], where adefovir = adefovir dipivoxil drug, was synthesized and characterized by using different physicochemical methods. Binding interaction of this complex with calf thymus DNA (ct-DNA) has been investigated by multi-spectroscopic techniques and molecular modeling study. The complex displays significant binding properties of ct-DNA. The results of fluorescence and UV–vis absorption spectroscopy indicated that, this complex interacted with ct-DNA in a groove-binding mode, and the binding constant was 4.3(±0.2) × 104 M?1. The fluorimeteric studies showed that the reaction between the complex and ct-DNA is exothermic (ΔH = 73.91 kJ M?1; ΔS = 357.83 J M?1 K?1). Furthermore, the complex induces detectable changes in the CD spectrum of ct-DNA and slightly increases its viscosity which verified the groove-binding mode. The molecular modeling results illustrated that the complex strongly binds to the groove of DNA by relative binding energy of the docked structure ?5.74 kcal M?1. All experimental and molecular modeling results showed that the Cu(II) complex binds to DNA by a groove-binding mode.  相似文献

Interactions of the anti-inflammatory drug ketoprofen with calf thymus DNA (ctDNA) in aqueous solution have been studied by multi-spectroscopic method including resonance light scattering (RLS) technique, ultraviolet spectra (UV), (1)H NMR, etc. The characteristics of RLS spectra, the effective factors and optimum conditions of the reaction have been unequivocally investigated. Mechanism investigations have shown that ketoprofen can bind to ctDNA by groove binding and form large particles, which resulted in the enhancement of RLS intensity. In Critic acid-Na(2)HPO(4) buffer (pH=6.5), ketoprofen has a maximum peak 451.5 nm and the RLS intensity is remarkably enhanced by trace amount of ctDNA due to the interaction between ketoprofen and ctDNA. The enhancement of RLS signal is directly proportional to the concentration of ctDNA in the range of 1.20×10(-6)-1.0×10(-5) mol/L, and its detection limit (3σ) is 1.33×10(-9) mol/L. The method is simple, rapid, practical and relatively free from interference generated by coexisting substance, and was applied to the determination of trace amounts of nucleic acid in synthetic samples with satisfactory results.  相似文献
