一维纳米材料硅纳米线是目前重要的光电材料之一,采用化学气相沉积法制备了硅纳米线,实验研究了不同功率532 nm激光激发下的拉曼光谱和荧光光谱,随着入射激光功率的增加,一阶拉曼光谱出现红移和非对称加宽,而且红移同入射激光功率成正比,光致荧光光谱出现蓝移和双峰结构。使用声子限域效应、应变效应和激光非均匀加热效应对实验结果进行了分析,并采用matlab模拟了入射激光功率同拉曼频移的理论关系曲线,结果表明激光非均匀加热效应是引起拉曼光谱和光致荧光光谱变化的主要原因。  相似文献

This paper investigated the application of ZnO nanowires (ZnO NW) to enhance the interfacial strength of glass/epoxy composites. ZnO NW were grown on glass fibers by hydrothermal method, tensile properties of bare and ZnO NW coated fibers were measured by single fiber tensile testing, wettability of fiber with resin was studied by contact angle measurements and finally the interfacial strength and mechanisms were determined by single fiber fragmentation testing of glass/epoxy composites. The surface coverage of ZnO NW on glass fibers was fairly uniform without formation of major clusters. The coating of ZnO NW slightly reduced the tensile strength and improved the tensile modulus of fibers. Wettability tests showed reduction in contact angles for ZnO NW coated fibers because of enhanced wetting and infiltration of epoxy resin into nanowires. In fragmentation testing of microcomposites, smaller and concentrated interfacial debonding zones for ZnO NW coated fibers indicated good stress transfer and strong interfacial adhesion. A new form of crossed and closely spaced stress patterns were observed for nanowires of high aspect ratios. The interfacial strength of ZnO NW coated fibers increased by at least 109% and by 430% on average, which was attributed to the increased surface area and mechanical interlocking provided by ZnO NW.  相似文献

We study the excitation wavelength dependence of the Raman spectra of InN nanowires. The $ E_1 ({\rm LO})$ phonon mode, which is detected in backscattering configuration because of light entering through lateral faces, exhibits an upward fre‐ quency shift that can be explained by Martin's double resonance. The $ E_1 ({\rm LO})$ /$ E_2^h $ intensity ratio increases with the excitation wavelength more rapidly than the $A_1 ({\rm LO})/E_2^h $ ratio measured in InN thin films. 利用第一性原理方法, 本文计算了B/N单掺杂SiNWs, 以及含有表面悬挂键的B/N单掺杂硅纳米线的总能和电子结构, 计算结果表明, 悬挂键的出现会导致单原子掺杂失效. 能带结构分析表明, B/N掺杂的H钝化的SiNWs表现出正常的p/n特性, 而表面悬挂键(dangling binding, DB)的存在会导致p型(B原子)或者n型(N原子)掺杂失效; 其失效的原因主要是因为表面悬挂键所引入的缺陷能级俘获了n型杂质(p型杂质)所带来的电子(空穴); 利用小分子(SO2)吸附饱和悬挂键可以起到激活杂质的作用, 进而实现Si纳米线的有效掺杂.  相似文献

ZnO纳米线阵列的定向生长、光致发光及场发射性能   总被引:4,自引:3,他引:4  
采用光刻和脉冲准分子激光沉积技术在Si衬底上制备了图形化的ZnO种子层薄膜。分别采用气相输运和水热合成法,制备了最小单元为30μm的图形化的垂直定向生长的ZnO纳米线阵列。X射线衍射(XRD)分析显示ZnO纳米线阵列具有高度的c轴[001]择优取向生长特性。从扫描电子显微镜(SEM)照片看出,阵列图形完整清晰,边缘整齐。纳米线阵列室温下光致发光(PL)谱线中在380nm左右具有强烈的紫外发射峰,可见光区域发射峰得到了抑制,证明ZnO纳米线缺陷少,晶体质量高。场致电子发射测量表明,ZnO纳米线阵列开启电场和阈值电场分别为2.3,4.2V/μm,具有较好的场致电子发射性能。  相似文献

Dynamic scanning photocurrent microscopy was applied to Sb2Se3 crystalline single nanowires (NWs) to analyze their transient photocurrent responses. These NWs exhibited switching behavior with rapid rise and decay times upon illumination by laser pulses. The estimated spectral responsivity and external quantum efficiency for a freshly‐prepared NW at a bias voltage of 0.3 V and excitation wavelength of 488 nm were ~16.9 mA/W and ~42.9%, respectively. A pyroelectric‐like current transient was observed with reduced spectral responsivity when nonpolar Sb2Se3 single‐crystalline NWs were excited by laser pulses. Because Sb2Se3 NWs were nonpyroelectric or ferroelectric, the pyroelectric‐like current could possibly be attributed to temperature dependent nonlinear space‐charge distributions. Defects produced by the external electrical bias generated and re‐distributed space charges in the NWs. As a result, the temperature dependent inhomogeneous electric field led to nonlinear expansions or contractions of the lattice (electrostriction) that can produce pyroelectric current. We obtained a lower bound of equivalent pyroelectric coefficient α ≥ 60.09 μC/m2 K from these materials by fitting the electrical transients. (© 2015 WILEY‐VCH Verlag GmbH &Co. 以抛光和“金字塔”织构表面的单晶Si(100)为衬底,分别以Au和Au-Al为金属催化剂,在温度为1 100 ℃、N2气流量为1 500 sccm、生长时间为15~60 min等工艺条件下,制备了直径约为50~200 nm、长度为数微米至数十微米和不同分布的Si纳米线。然后,利用CeO2粉末为掺杂剂,在温度为1 100~1 200 ℃、N2流量为1 000 sccm、掺杂时间为30~60 min等工艺条件下对Si纳米线进行Ce掺杂。实验研究了不同Si纳米线长度、密度和分布等对Ce3+蓝光发射的影响。室温下利用Hitachi F-4600型荧光分光光度计对样品的激发光谱和发射光谱进行了测试和分析,同时利用FLS920全功能型荧光光谱仪对样品的荧光量子效率进行了测试。结果表明,在Si纳米线生长时间为30 min、织构表面和密度相对较低时以及最佳激发光波长为328 nm时,样品发射光波长为405 nm(5d→2F5/2)荧光强度较大,实现了强的蓝光发射,其荧光量子效率达到了65.57%。通过光谱功率分布和CIE-1931标准公式进行计算,Ce掺杂Si纳米线样品的色坐标为(0.16, 0.03);发光强度大,量子效率高使其在照明、显示等领域有着潜在的应用价值,同时对Si纳米线在发光领域的研究和应用具有一定的参考价值。  相似文献

Arrays of Ag/Cu alloy nanowires embedded in anodic alumina membranes (AAMs) were synthesized by directly electrodepositing from a mixing electrolyte solution containing Ag+ and Cu2+ ions. Manipulations of optical properties of the resulting samples were successfully achieved by tuning the molar ratio of Ag+ and Cu2+ ions in the starting materials. When the ratio is less than 2:20, two surface plasma resonance (SPR) peaks corresponding to Ag and Cu appear, respectively. After annealing treatment, the SPR peak corresponding to Cu disappears, and that of Ag presents a red shift. Furthermore, this red shift can be up to 85 nm when the molar ratio of Ag+ and Cu2+ reduce to 1:20, which is attributed to the transferable electrons from Cu atoms.  相似文献

The ground-state polaron self-trapped energy and effective mass due to the surface optical (SO) phonon modes in a freestanding wurtzite GaN nanowire (NW) were studied by means of the Lee–Low–Pines variational approach. Based on the dielectric continuum and Loudon’s uniaxial crystal models, the polar optical phonon modes in the one-dimensional (1D) systems are analyzed, and the vibrating spectra of SO modes and electron–SO phonon coupling functions are discussed and analyzed. The calculations on the ground-state polaron self-trapped energy and correction of effective mass due to the SO phonon modes in the 1D GaN NWs reveal that the polaron self-trapped energy and correction of effective mass are far larger than those in 1D GaAs NW systems. The reasons resulting in this obvious difference in the two 1D structures are mainly due to the different electron–phonon coupling constants and electron effective masses of bulk materials constituting the two types of 1D confined system. Finally, the polaronic properties of the wurtzite 1D GaN NWs have been compared with those of the wurtzite GaN-based two-dimensional quantum wells. The physical origination of these characteristics and their distinction in the different-dimensionality systems has been analyzed in depth.  相似文献

Single crystal ZnO nanowires diffused with europium (Eu) from a solid source at 900 °C for 1 h or doped with Eu during growth have been characterized. The ZnO nanowires were grown by chemical vapor deposition on Si substrates employing Au as a catalyst. The diameter of the resulting nanowires was 200 nm with a length of 1 μm. Photoluminescence spectra excited by a He–Cd laser at room temperature showed the green luminescence at 515 nm in Eu-diffused nanowires. A small red shift of near-band-edge emission of ZnO nanowires was observed in the diffused wires, but sharp emission from Eu3 ions was not present. Transmission electron microscopy shows crystalline Eu2O3 formation on the diffused nanowire surface, which forms a coaxial heterostructure system. When Eu was incorporated during the nanowire growth, the sharp 5DO7F2 transition of the Eu3+ ion at around 615 nm was observed.  相似文献
