一种新的磷化铟复合沟道高电子迁移率晶体管小信号物理模型

针对磷化铟(InP)复合沟道高电子迁移率晶体管(HEMT)的特点，对常规单沟道HEMT的小信号物理模型进行了修正，提出了一种新的用于复合沟道HEMT的小信号物理模型，用商用器件模拟软件ISE(integrated systems engineering)对其进行了仿真验证，对比了实测和仿真的I-V特性及转移特性曲线，重点研究了在InGaAs/InP双层沟道中考虑量子效应后的电场和电流密度随着不同栅电压的变化趋势，研究结果表明，由于在沟道中存在量子效应，在栅下靠源端低电场区域，电流主要分布在InGaAs沟道 关键词： 高电子迁移率晶体管 复合沟道 物理模型 磷化铟     

Quotient normed cones

Given a normed cone (X, p) and a subconeY, we construct and study the quotient normed cone (X/Y,p) generated byY. In particular we characterize the bicompleteness of (X/Y, ‖·‖ ^p ,p) in terms of the bicompleteness of (X, p), and prove that the dual quotient cone ((X/Y)^*, || · ‖·‖^p,p) can be identified as a distinguished subcone of the dual cone (X ^*, || · ||_{p, u}). Furthermore, some parts of the theory are presented in the general setting of the spaceCL(X, Y) of all continuous linear mappings from a normed cone (X, p) to a normed cone (Y, q), extending several well-known results related to open continuous linear mappings between normed linear spaces.     

气体放电等离子体特性测量I-V曲线不对称性的研究

利用气体放电双探针法研究了等离子体的I-V曲线中的电流I相对于电压V轴交点的不对称性,并提出2种可能的解释:一认为是由于两探针表面积不同引起的;二认为是由于探针所在处等离子体电位不等引起的.本文利用仪器的工艺误差和调换放电管电压的方法,对提出的2种可能原因分别进行验证,并指出第二种解释的合理性,并对其进行了理论分析.

本文讨论变量有广义界线性规划问题借助标准形线性规划同单纯形法技术，建立问题的一个直接对偶单纯形法。分析了方法的性质，给出了初始对偶可行基的计算方法，并用实例说明方法的具体操作。

Modeling plane turbulent Couette flow

Among the salient features of shear-driven plane Couette flow is the constancy of the total shear stress (viscous and turbulent) across the flow. This constancy gives rise to a quasi-homogenous core region, which makes the bulk of the flow substantially different from pressure-driven Poiseuille flow. The present second-moment closure study addresses the conflicting hypotheses relating to turbulent Couette flow. The inclusion of a new wall-proximity function in the wall-reflection part of the pressure-strain model seems mandatory, and the greement with recent experimental and direct numerical simulation (DNS) results is encouraging. Analysis of model computations in the range 750 ≤ Re ≤ 35,000 and comparisons with low-Re DNS data suggest that plane Couette flow exhibits a local-equilibrium core region, in which anisotropic, homogeneous turbulence prevails. However, the associated variation of the mean velocity in the core, as obtained by the model, conflicts with the intuitively appealing assumption of homogeneous mean shear. The constancy of the velocity gradient exhibited by the DNS therefore signals a deficiency in the modeled transport equation for the energy dissipation rate.

阐述了双反函数、自双反函数和多数函数的定义,提出了自双反函数的性质.根据上述定义利用布尔代数中的基本概念、定理和公式证明了这些性质,展示了自双反函数在RM展开系数图(bj图)中的特点,讨论了自双反函数在函数分类中的应用.     

Artinian level modules and cancellable sequences

In order to use dualization to study Hilbert functions of artinian level algebras we extend the notion of level sequences and cancellable sequences, introduced by Geramita and Lorenzini, to include Hilbert functions of certain artinian modules. As in the case of algebras a level sequence is cancellable, but now by dualization its reverse is also cancellable which gives a new condition on level sequences. We also give a characterization of the cancellable sequences involving Macaulay representations.     

线性规划的符号跟踪算法

分析了只含一个约束条件的线性规划最优基变量的特征，将其运用到搜寻含m个约束条件的线性规划的最优基变量，从而提出了线性规划的符号跟踪算法，为线性规划求解提供了新途径。     

低速二维流动的粒子仿真研究

本文运用信息保存法对低速二维的流动现象进行模拟，考察了低速条件下的有限平板绕流以及微槽道气体流动问题。研究表明：在对低速流动的模拟过程中，运用IP法在能够获得较好的结果的同时，具有比DSMC方法更高的计算效率。
