Fluid simulation of the pulsed bias effect on inductively coupled nitrogen discharges for low-voltage plasma immersion ion implantation

Planar radio frequency inductively coupled plasmas(ICP) are employed for low-voltage ion implantation processes,with capacitive pulse biasing of the substrate for modulation of the ion energy. In this work, a two-dimensional(2D) selfconsistent fluid model has been employed to investigate the influence of the pulsed bias power on the nitrogen plasmas for various bias voltages and pulse frequencies. The results indicate that the plasma density as well as the inductive power density increase significantly when the bias voltage varies from 0 V to-4000 V, due to the heating of the capacitive field caused by the bias power. The N+fraction increases rapidly to a maximum at the beginning of the power-on time, and then it decreases and reaches the steady state at the end of the glow period. Moreover, it increases with the bias voltage during the power-on time, whereas the N_2~+ fraction exhibits a reverse behavior. When the pulse frequency increases to 25 kHz and40 kHz, the plasma steady state cannot be obtained, and a rapid decrease of the ion density at the substrate surface at the beginning of the glow period is observed.     

基于旋转椭球体的等轴状场源体重力异常场模型构建方法

在中心埋藏浅、测量精度高的场合,采用球体作为有限大小、近于等轴状的场源体的模型进行重力异常正演会造成较大误差。提出一种基于旋转椭球体的等轴状场源体重力异常模型。通过改变长、短轴长度以匹配场源体形态,降低正演误差。在已有绕短轴旋转型旋转椭球体的引力位的基础上,推导旋转椭球体完整的重力异常基本表达式。将结果与球体重力异常比较,分析其间的特征差异,验证了结果的正确性。     

Be扩散处理、热处理和天然双色昌乐蓝宝石的宝石学特征与鉴别

对中国山东昌乐Be扩散处理、热处理和未处理双色蓝宝石(黄色和蓝色)进行了宝石学常规测试、紫外可见光谱、红外光谱、电子探针和激光剥蚀电感耦合等离子体质谱(LA-ICP-MS)测试,以获得它们的谱学特征,提出其鉴别方法。研究发现Be扩散处理双色蓝宝石仅出现Fe3+—Fe3+形成的紫外可见吸收峰,而且377nm吸收峰的强度异常高。红外光谱中,热处理和未处理的双色蓝宝石存在明显的3 310cm-1羟基吸收峰,而该吸收峰在Be扩散处理双色蓝宝石中消失。因此,紫外可见光谱和红外光谱可用于鉴别Be扩散处理、热处理和未处理双色蓝宝石。另外,二碘甲烷浸油实验也可识别Be扩散处理双色蓝宝石。     

Three dimensional homogeneous Finsler manifolds

In this paper we study three dimensional homogeneous Finsler manifolds. We first obtain a complete list of the three‐dimensional homogeneous manifolds which admit invariant Finsler metrics. Then we consider invariant Randers metrics and present the classification of three dimensional homogeneous Randers spaces under isometrics.

等离子体浸没注入超低能注入掺杂研究

A plasma immersion ion implantation(PIII) system based on inductively coupled plasma(ICP) technology was designed. The PIII system had a cylindrical chamber, and a radio frequency(RF) power was used to sustain discharge and a pulsed voltage source was provided to bias the wafer. The RF power was coupled into chamber by a non-coplanar two-turn circular structure coil. A Langmuir probe was connected to the PIII system to diagnose the plasma parameters. The probe diagnosis indicated that plasma ion density of the system achieves 10¹⁷m^-3, the uniformity of the ion density along radial direction achieves 3.53%. Boron (B) and phosphorus (P) doping experiments were performed on the system. Results from second ion mass spectrum (SIMS) tests showed that the measured injection depth is about 10nm and the shallowest is 8.6 nm (at 10¹⁸cm^-3), the peak ion concentration is below the surface of the wafer, and the ion dose reaches above10¹⁵cm^-2 and the abrupt 2.5 nm/decade.
