Identification and elimination of inductively coupled plasma-induced defects in AlxGa1 - xN/GaN heterostructures

By using temperature-dependent Hall,variable-frequency capacitance-voltage and cathodoluminescence (CL) measurements,the identification of inductively coupled plasma (ICP)-induced defect states around the Al x Ga 1-x N/GaN heterointerface and their elimination by subsequent annealing in Al x Ga 1-x N/GaN heterostructures are systematically investigated.The energy levels of interface states with activation energies in a range from 0.211 to 0.253 eV below the conduction band of GaN are observed.The interface state density after the ICP-etching process is as high as 2.75×10 12 cm 2 ·eV 1.The ICP-induced interface states could be reduced by two orders of magnitude by subsequent annealing in N 2 ambient.The CL studies indicate that the ICP-induced defects should be Ga-vacancy related.     

General construction of mean-field potential and its application to the multiphase equations of state of tin

The mean-field potential (MFP) approach is an efficient way to evaluate the free energy contribution of ion motions for both solid and liquid states. In this paper the MFP is generally constructed with a volume-dependent term and a shape function. The former is derived in accordance with quasi-harmonic approximation. The latter is given semi-empirically. Application to multiphase equations of state for β-, γ- and liquid-tin has been examined. The theoretical phase diagram and thermodynamic properties of isotherm, thermal expansion, heat capacity, Hugoniot states as well as phase transitions are all in excellent agreement with experiments.     

Effective Polytropic Indices of Anisotropic Planetary Magnetosheath Plasmas with Magnetoacoustic Waves

Magnetosheath models for the planets Earth, Jupiter and Saturn are developed within the frame of the double‐adiabatic Chew‐Goldberger‐Low approximation. It is shown that in all three magnetosheaths slow and fast magnetoacoustic waves are generated, the dispersions of which considerably differ from that of isotropic systems. If slow magnetoacoustic waves exist in the magnetosheaths, then the effective polytropic coefficient of the plasma may be smaller than unity ‐ that means compression of the plasma is accompanied, in the average, by cooling. Such polytropic coefficients are not obtained when fast magnetoacoustic waves are excited (© 2011 WILEY‐VCH Verlag GmbH & Co. KGaA, Weinheim)     

外电场下TCNQ的激发与光谱性质研究

采用密度泛函B3PLY方法优化了不同外电场下TCNQ分子的基态稳定构型、电偶极矩和分子的总能量,并且分析了TCNQ分子的HOMO-2到LUMO+2轨道的能量变化。然后利用杂化CIS-DFT方法在同样的基组下计算了外电场下TCNQ分子的前9个激发态的激发能、波长和振子强度,结果表明在没有外电场的情况下,TCNQ分子只有一个激发态能够激发,从基态跃迁到第1激发态。在有外电场的作用下,总能量随外电场的增加而逐渐减少,偶极矩随外电场的增加而不断增加。其前线轨道的能量也随外电场的增加不断减少,轨道分布也受外电场很大的影响。另外,外电场对TCNQ分子的激发波长也产生了一定影响。     

一维受迫谐振子量子运动的经典特性

对经典一维受迫谐振子量子化,求解量子化后体系的时间演化算符.应用相空间准概率分布函数,研究了体系的量子特性.研究结果表明,初始为真空态,经过时间演化,系统波函数是一个二维高斯波包;波包中心的振幅和相位受到作用力的调制,成为调幅、调相波,波包中心的运动与经典受迫谐振子的运动形式相同.     

推导粒子数态波函数的厄米多项式算符法

引入厄米多项式算符并用其正规乘积展开式推导出了粒子数态|n〉在坐标表象和动量表象下的波函数,并由此得出了坐标和动量本征态的福克(Fock)表示形式,这是一个简洁而全新的推导方法.     

双模压缩数态光场的Wigner函数及其特性

瞬态热传导问题的一阶对称SPH方法模拟

为提高传统光滑粒子动力学(smoothed particle hydrodynamics, SPH)方法模拟瞬态热传导问题的精度和稳定性,本文提出了一种一阶对称光滑粒子动力学(first order symmetric SPH, FO-SSPH)方法.该方法将具有二阶热传导方程分解成两个一阶偏微分方程,然后基于梯度离散和Taylor级数展开思想,对一阶核梯度形式进行修正,并将得到的局部矩阵对称化.数值结果表明:与传统SPH方法相比,FO-SSPH方法精度高、数值稳定性好; 该方法能较准确地直接施加混合边值 关键词： 瞬态热传导 光滑粒子动力学 非线性
