This paper reports that the etching morphology of dislocations in 8circ off-axis 4H-SiC epilayer is observed by using a scanning electronic microscope. It is found that different types of dislocations correspond with different densities and basal plane dislcation (BPD) array and threading edge dislocation (TED) pileup group lie along some certain crystal directions in the epilayer. It is concluded that the elastic energy of threading screw dislocations (TSDs) is highest and TEDs is lowest among these dislocations, so the density of TSDs is lower than TEDs. The BPDs can convert to TEDs but TSDs can only propagate into the epilyer in spite of the higher elastic energy than TEDs. The reason of the form of BPDs array in epilayer is that the big step along the basal plane caused by face defects blocked the upstream atoms, and TEDs pileup group is that the dislocations slide is blocked by dislocation groups in epilayer.  相似文献

Liquid inclusions and various defects accordingly induced on a nonlinear optical material of CMTC crystal were investigated by atomic force microscopy. Liquid inclusions are chiefly caused by formation of macrosteps, which result from impurity‐induced inhibiting of step growth and meeting of step trains advancing along different directions. Liquid inclusions induce generation of dislocations and even cracks within the crystal by three‐dimensional nucleation growth. Liquid inclusions also provide screw dislocation growth sources, leading to formation of spiral hillock trains with ridged tails. Etching experiments reveal circular hollow cores, indicative of screw dislocation growth, and negative crystals resulting from further crystallization in the liquid inclusions. Twin monomers [Mg(2-OCH2-cC6H4O)][L]0.8 ( 2 , L=diglyme) and [Mg(2-OCH2-cC6H4O)][L]0.66 ( 3 , L=tmeda) form by their thermal polymerization interpenetrating organic-inorganic hybrid materials in a straightforward manner. Carbonization (Ar) followed by calcination gave porous MgO ( 2 : surface area 200 m2 g−1, 3 : 400 m2 g−1), which showed in catalytic studies towards Meerwein-Ponndorf-Verley reductions excellent yields and complete conversions for cyclohexanone and benzaldehyde. However, with crotonaldehyde a mixture of C4–C8 compounds was obtained. When MgO was exposed to air then primarily crotyl alcohol was formed. The range of applications could be easily extended by twin polymerization of 3 in presence of [Cu(O2CCH2O(CH2CH2O)2Me)2] ( 4 ) or [Ag(O2CCH2-cC4H3S)(PPh3)] ( 5 ), resulting in the formation of nanoparticle-decorated porous CuO@MgO or Ag@MgO materials, which showed high catalytic reactivity towards the reduction of methylene blue.  相似文献
