Lewis acidic nature of boron trichloride (BCl3) to coordinate to the carbonyl functionality was exploited for the synthesis of benzofurans via dehydrative cyclization. This mild and efficient procedure allowed for facile access to a number of highly substituted benzofurans in a regioselective manner. The effect of iron trichloride (FeC13) on chemical mechanical polishing (CMP) of Ge2Sb2Te5 (GST) film is inves- tigated in this paper. The polishing rate of GST increases from 38 nm/min to 144 nm/min when the FeC13 concentration changes from 0.01 wt% to 0.15 wt%, which is much faster than 20 nm/min for the 1 wt% H2O2-based slurry. This polish- ing rate trends are inversely correlated with the contact angle data of FeCl3-based slurry on the GST film surface. Thus, it is hypothesized that the hydrophilicity of the GST film surface is associated with the polishing rate during CMP. Atomic force microscope (AFM) and optical microscope (OM) are used to characterize the surface quality after CMP. The chemical mechanism is studied by potentiodynamic measurements such as Ecorr and Icorr to analyze chemical reaction between FeCl3 and GST surface. Finally, it is verified that slurry with FeCl3 has no influence on the electrical property of the post-CMP GST film by the resistivity-temperature (RT) tests.  相似文献

The process of electrochemical decomposition of the solid electrolyte RbCu4Cl3I2 at a vitreous carbon electrode has been investigated. The anodic decomposition of the electrolyte occurs in two steps. At first, the oxidizing electrode reaction of Cu+ ions to Cu2+ ions takes place at potentials higher than 0.57 V and a layer of decomposition products is formed on the electrode surface, including the divalent copper compound RbCuCl3. Then the oxidizing reaction of I ions occurs at potentials higher than approximately 0.67 V, with deposition of an iodine layer onto the electrode surface. The deposition rate of the layers of decomposition products is controlled by instantaneous nucleation and two-dimensional growth of the deposit. The total thickness of the passivating layer of decomposition products on the anode is equal to ca. 1 μm. Electronic Publication  相似文献

New solid complex of the antimony trichloride and dioxane was obtained th rough a reaction of the dioxane and the absolute methanol solution of the antimony trichloride.The formula of the complex is[SbCl3·{(CH2)4O2}1.5].The crystal structure of the complex belongs to cubic system,space group I-43d,a=17.1417(5)Å,Z =16.The trivalent antimony ion n ot only bonds directly to three chlorine anions,but also is coordinated by three oxygen atoms of th e dioxane molecules.Two oxygen atoms in a dioxane molecule will coordinate to different antimony ions,respectively.  相似文献
