This article reviews the current status of high-density capacitor for volatile memory devices. The dielectric properties for both the Ta2O5 film and the (Ba, Sr)TiO3 (BST) dielectric materials using either the metal organic chemical vapor deposition (MOCVD) or the atomic layer deposition (ALD) are reviewed briefly. New challenges of dielectric material for the next generation, and serious problems emerged during integration to date using Ta2O5 and BST. The material characteristics of many electrode materials for the high dielectric materials are introduced. We present the basic properties and integration issued for MOCVD-ruthenium (Ru). The second part of this review summarized the failure mechanisms from barrier properties of previously reported diffusion barriers and emphasizes new design concepts of diffusion barrier for high-density memory devices. Finally, the future direction for a diffusion barrier to advance high-density memory capacitors is suggested. 相似文献

The positron lifetimes of some compounds with NaCl-type crystal structure are calculated with the method of atomic superposition approximation (ATSUP) based on the theories of local-density-approximation (LDA) and generalgradient-approximation (GGA).The systematical results are fitted to a curve as a function of lattice constants.The positron bulk lifetimes of some other compounds with NaCl-type crystal structure,which are deduced from the systematical results,are in agreement with the experimental results given in other literature. 相似文献

D’Addato et al. [S. D’Addato, P. Luches, R. Gotter, L. Floreano, D. Cvetko, A. Morgante, A. Newton, D. Martin, P. Unsworth, P. Weightman, Surf. Rev. Lett. 9 (2002) 709] studied the variation with Fe coverages in the relative Fe L3-M4,5M4,5 Auger electron spectroscopy (AES) spectral satellite intensity of ultrathin Fe films grown on Cu(1 0 0) by sweeping photon excitation energy through the Fe L2-level ionization threshold. They interpreted that the M4,5 hole in the L3M4,5 double-hole state created by the L2-L3M4,5 Coster–Kronig (CK) decay remains localized for longer than the L3-hole lifetime for the 0.3 and 10 ML coverages but has a lifetime comparable to the L3-hole lifetime for the 1 ML coverages. The present many-body theory shows that when the M4,5 hole created either by the CK decay or by the L3M4,5 shakeoff hops away from the ionized atomic site and becomes completely screened out prior to the L3-hole decay, the Fe L2-L3M4,5-L3-M4,5M4,5 AES main line as well as the Fe L3 M4,5 (satellite)-L3-M4,5M4,5 one, both of which are identical in line shape to the Fe L3-M4,5M4,5 one, dominate in the Fe CK preceded AES spectrum. The present analysis shows that the delocalization time of the M4,5 hole created in the 1 ML Fe/Cu(1 0 0) system by the L2-L3M4,5 CK decay is much shorter than the L3-hole lifetime so that the Fe L3-M4,5M4,5 AES spectral line shape hardly changes, except for the presence of a very weak spectator L2-L3M4,5-M4,5M4,5M4,5 AES satellite, when the photon excitation energy is swept through the Fe L2-level ionization threshold. For the 0.3 ML coverages the M4,5-hole delocalization time is still shorter than the L3-hole lifetime. 相似文献

Abstract A helium pressure appparatus for diode laser studies up to 1.4 GPa at 77–300 K has been developed. DH lasers with AlxGa1-xAsySb1-y active layers (x=0-0.05) lattice-matched to GaSb substrates have been investigated. It has been shown that in lasers with x,y=0 pressure dependences of the threshold current density (Jth) and the average electron lifetime at the threshold (τ) measured at 80 K depend strongly on the quadratic recombination of Lc 6 electrons, the characteristic coefficient being 1.5×10?11 cm3s?1. The pressure-composition equivalence coefficient dx/dP=2.2×10?10 Pa?1 has been obtained for the lowest temperatures used. 相似文献

A theory of dielectric response of water under nanoscale confinement was long overdue. This work addresses the problem by establishing a relation between dielectric response and hydrogen‐bond frustration subsumed in a non‐Debye polarization term. The results hold down to the single‐molecule contribution and are validated vis‐à‐vis experimental measurements on a system where dielectric modulation entails removal of a single water molecule. The frustrated dielectric response down to molecular scales is assessed by contrasting two enantiomeric ligands in association with the same protein, with the complexes differing in the removal of a single interfacial water molecule.

222Rn dissolved in drilling fluids of the KTB (Kontinentales Tiefbohrprogramm der Bundesrepublik Deutschland) pilot hole has been determined using solid state nuclear track detector (SSNTD) technique:The α-sensitive SSNTD CR-39 was used to measure the a-activity of 222Rn. Well-defined conditions for Rn-measurements could be established by employing a mica nuclear track microfilter to separate the detector containing air volume from the volume containing the water. Carbon stripper foils having thicknesses in the range of 5–40 μg/cm2 have been prepared by a nitrogen ion beam sputtering method and their lifetimes have been tested in the Van de Graaff accelerator facility with 3.2 MeV, Ne+ ions. The foils of 21 μg/cm2 thickness had the longest mean lifetime of 1350.0 mC/cm2 (irradiation dose of 8.4×1018 atoms/cm2) which was 50 times longer than that of commercial foils. However, foils with other thicknesses had extremely short lifetimes similar to commercial foils. The nitrogen content of the foils of both long and short lifetimes has been determined using elastic scattering of 3 MeV α-particles. 相似文献
