Mn/Ga noncompensated codoped ZnO films were prepared on c-cut sapphire substrates via pulsed laser deposition. The structural, magnetic, transport, and optical properties of the films were then investigated. Addition of the Ga donor increases the electron concentration and enhances the magnetization in these films because of the net negative charge of the special noncompensated codoping, which can adjust the carrier concentration as well as the magnetic moment. Moreover, the Fermi level moves into the conduction band because of the increase in electron concentration, which results in an increase in the optical band gap value, from 3.28 eV for the undoped ZnO film to 3.61 eV for the (Mn,Ga)-codoped ZnO film. 相似文献

The effects of Zn vacancies on ferromagnetism in Cu-doped ZnO films controlled by oxygen pressure and Li doping 下载免费PDF全文
Zn0.99Cu0.01O films were studied experimentally and theoretically.The films were prepared by pulsed-laser deposi tion on Pt(111)/Ti/SiO2/Si substrates under various oxygen pressures to investigate the growth-dependence of the ferromag netic properties.The structural,magnetic,and optical properties were studied,and it was found that all the samples possess a typical wurtzite structure,and that the films exhibit room-temperature ferromagnetism.The sample deposited at 600℃and an oxygen pressure of 10 Pa showed a large saturation magnetization of 0.83μB/Cu.The enhanced ferromagnetism in the(Cu,Li)-codoped ZnO is attributable to the existence of Zn vacancies(VZn),as shown by first-principles calcu lations.The photoluminescence analysis demonstrated the existence of V Zn in both Zn0.99Cu0.01O and(Cu,Li)-codoped ZnO thin films,and this plays an important role in the increase of ferromagnetism,according to the results of first-principles calculations. 相似文献

We introduce a technique capable of focusing electromagnetic (EM) waves through plasmonic nanoslits symmetrically arranged along the indented semi-circular surface in silver background. The EM transports through the tuning slits in the form of surface plasmon polaritons (SPPs), and gets the required phase retardations to focus at the focal plane. Due to the subwavelength nature of planar metallic lens, we present the rigorous electromagnetic analysis by using two dimensional (2D) finite difference time domain (FDTD) method. These height-modulated slits with uniform width are demonstrated to have unique advantages in beam manipulation. In combination with previous studies, it is expected that our structure with small number of slits could lead to realization of optimum designs of plasmonic nano-lens. 相似文献

Ordered Sr2CrReO6 has been synthesized recently. It is measured to be ferrimagnetic semiconductor, in contrary to the previous reports of metallic properties. To solve the discrepancy, we have investigated the compound by using the density functional theory. The semiconducting behavior is reproduced by including the electron correlation and spin–orbit coupling simultaneously. The calculated band gap is 0.22 eV, close to the experimental value of 0.21 eV. A large orbital moment of 0.69µB is found for Re, which is caused by the Coulomb‐enhanced spin–orbit coupling. By applying pressure, a semiconductor to half‐metal transition is observed through 5% volume compression.

Glass‐embedded Cd1−xCoxS quantum dots (QDs) with mean radius of R ≈ 1.70 nm were successfully synthesized by a novel protocol on the basis of the melting‐nucleation synthesis route and herein investigated by several experimental techniques. Incorporation of Co2+ ions into the QD lattice was evidenced by X‐ray diffraction and magnetic force microscopy results. Optical absorption features with irregular spacing in the ligand field region confirmed that the majority of the incorporated Co2+ ions are under influence of a low‐symmetry crystal field located near to the Cd1−xCoxS QD surface. Electron paramagnetic resonance data confirmed the presence of Co2+ ions in a highly inhomogeneous crystal field environment identified at the interface between the hosting glass matrix (amorphous) and the crystalline QD. The acoustic‐optical phonon coupling in the Cd1−xCoxS QDs (x ≠ 0.000) was directly observed by Raman measurements, which have shown a high‐frequency shoulder of the longitudinal optical phonon peak. This effect is tuned by the size‐dependent sp‐d exchange interaction due to the magnetic doping, causing variations in the coupling between electrons and longitudinal optical phonon. Semiconductor microcircular lasers have been investigated as potential light sources for photonic integrated circuits and optical interconnections for more than two decades. However, the direct modulation bandwidths of the circular microlasers remain a challenge, especially when being compared with other microlasers, such as photonic crystal lasers. In this paper, microcircular lasers connected to an output waveguide are investigated for high‐speed direct modulation with optimized mode Q factors. Small signal modulation with a resonance frequency of fR = 12.5 GHz is realized for a AlGaInAs/InP circular microlaser with a radius of 10 µm at 290 K. Furthermore, clear eye diagrams are observed at 12.5 Gbit/s for a 15‐µm radius circular microlaser with fR = 6.9 GHz. 相似文献

In this paper we present a method to solve Maxwell's equations that enables to compute waveguide structure containing a semiconductor triangular prism. The numerical study has showed that the triangular prism in the waveguide has a wider frequency band in comparison with a square rod under equal conditions. The reflection coefficient dependencies on frequency, prism size and its permittivity have been computed. The algorithm and computer programme have been tested and compared with the numerical results and experimental data of the paper [1] with good agreement. 相似文献
