利用高压X射线衍射和高压原位电化学阻抗谱法研究了AlN纳米线的高压结构和电学性质.研究结果表明:AlN纳米线的电学参数均在22.6 GPa发生了突变,该突变与样品发生了从纤锌矿到岩盐矿的结构相变相关.岩盐相中晶格对电子的散射在电传导中起主导作用;不同于纤锌相中的长程传导,岩盐相中存在短程传导,且其作用随压力增加而增大;纤锌相的介电损耗峰在1Hz且不受压力影响;岩盐相的介电损耗峰随压力减小且向低频方向移动.本研究将为AlN及其相关材料的进一步研究和应用提供实验依据.  相似文献

The P21/a to A2/a transition in titanite has been studied at high pressure (and room temperature) by X-ray powder diffraction. On the basis of the disappearance of k + l= odd reflections from the diffraction pattern, the transition was located between 3·351(3) and 3·587(3) GPa. The variation with pressure of the spontaneous strain in the P21/a phase indicates that the transition has an effective critical exponent significantly less than 1/2. Within the uncertainties of the data, the transition could be weakly first-order in character or be continuous with an effective critical exponent in the range of ~0·13-0·25. The A2/a to P21/a transition is accompanied by a significant expansion of the a-axis as a result of the bond-valence sum requirements of the Ti atoms: in the high-pressure phase they occupy the centres of the TiO6 octahedra, but they are displaced along the a-axis in the P21/a phase to form alternating short and long Ti-O bonds.  相似文献

We have calculated the structural, magnetic and electronic properties of corundum-type α-Fe2O3 from first principles using density-functional theory (DFT) and the DFT?+?U method to account for correlation effects in this material. Although the correct magnetic ground state is obtained by pure DFT, the magnetic moments and the band gap are too small, and the predicted structural phase transition coupled with a transition from the insulating high-spin to a metallic low-spin phase at a pressure of 14?GPa is not observed experimentally. We find that considering the Coulomb interaction directly by including a Hubbard-like term U in the density functional greatly improves the results with respect to band gap and magnetic moments. The phase transition is shifted to higher pressures with increasing values of U and disappears for U?>?3?eV. The best overall agreement of structural, magnetic and electronic properties with experimental data is obtained for U?=?4?eV.  相似文献

Abstract

This paper reviews high pressure investigations of the physical properties of group III nitrides. After presenting the most important results of high pressure research in this field, we focus on the problem of donors and acceptors in GaN and AlGaN with the special emphasis on the highly localized electronic states. Oxygen and silicon donors and their resonant localized states are discussed in detail. Finally the anomaly of the pressure coefficient of the energy gap of InGaN, will be considered in the relation to the peculiarities of these mixed crystals band structure.  相似文献

Abstract

High-pressure studies of electroluminescence and photoconductivity are commonly carried out using liquid pressure systems. The wider application of a gas pressure system (with its substantial advantages) in this kind of studies is limited by the difficulties in the construction of a suitable sample cell. Such a cell, in addition to electric and optical access, must be provided with a high-pressure inlet, and the overall dimension of the cell should allow it to fit most standard cryostats. In this paper a high gas pressure optical cell is described which enables electroluminescence or photoconductivity measurements at pressures up to 1.0 GPa and at temperatures down to 1K.  相似文献

A new series of high-pressure cells for in situ multi-anvil experiments is described. The cells are based on the conventional COMPRES cells, but modifications are made to improve the passage of X-rays. The modifications include cutting slits in parts of the assemblies that have very high X-ray absorption, such as lanthanum chromite and rhenium, the use of low-Z thermal insulation, such as forsterite, in place of zirconia, and the partial replacement of zirconia by MgO equatorial windows combined with a mullite octahedron. Details of the designs, thermal characterizations, and examples of the application of these cells are described.  相似文献

Energy dispersive X-ray diffraction using synchrotron radiation has been used to study phase transformations of Cd 0.8 Zn 0.2 Te under high pressure and temperature. We confirm the presence of a cinnabar phase between the zinc-blende and rock-salt phases. But contrary to the results in CdTe, this intermediate phase is found to be stable only on pressure decrease and in a narrower pressure and temperature range. Single-phase cinnabar patterns are obtained only at 300 and 373 K. At 673 K and above, even on pressure decrease, no evidence of the cinnabar phase is found. In this temperature range, a phase segregation phenomenon is observed in the zinc-blende phase during the zinc-blende transition in both upstroke and downstroke, and the retrieved sample at ambient conditions presents a double pattern corresponding to two different Zn contents.  相似文献

采用微波等离子体化学气相沉积方法(microwave plasma chemical vapor deposition, MPCVD)在高沉积气压(34.5 kPa)下制备多晶金刚石,利用发射光谱(optical emission spectroscopy, OES)在线诊断了CH4/H2/O2等离子体内基团的谱线强度及其空间分布,并利用拉曼(Raman)光谱评价了不同O2体积分数下沉积出的金刚石膜质量,研究了金刚石膜质量的均匀性分布问题。结果表明:随着O2体积分数的增加,C2, CH及Hα基团的谱线强度均呈下降的趋势,而C2,CH与Hα谱线强度比值也随之下降,表明增加O2体积分数不仅导致等离子体中碳源基团的绝对浓度下降,而且碳源基团相对于氢原子的相对浓度也降低,使得金刚石的沉积速率下降而沉积质量提高。此外,具有刻蚀作用的OH基团的谱线强度却随着O2体积分数的增加而上升,这也有利于降低金刚石膜中非晶碳的含量。光谱空间诊断发现高沉积气压下等离子体内基团分布不均匀,特别是中心区域C2基团聚集造成该区域内非晶碳含量增加,最终导致金刚石膜质量分布的不均匀。  相似文献

In H2 and H2/CO oxidation, the H + O2 + M termination step is one of the most important reactions at elevated pressures. With the recent, increased interest in synthetic fuels, an accurate assessment of its rate coefficient becomes increasingly important, especially for real fuel/air mixtures. Ignition delay times in shock-tube experiments at the conditions selected in this study are only sensitive to the rates of the title reaction and the branching reaction H + O2 = OH + O, the rate of which is known to a high level of accuracy. The rate coefficient of the title reaction for M = N2, Ar, and H2O was determined by adjusting its value in a detailed chemical kinetics model to match ignition delay times for H2/CO/O2/N2, H2/CO/O2/Ar, and H2/CO/O2/N2/H2O mixtures with fuel/air equivalence ratios of ? = 0.5, 0.9, and 1.0. The rate of H + O2 + N2 = HO2 + N2 was measured to be 2.7 (−0.7/+0.8) × 1015 cm6/mol2 s for T = 916-1265 K and P = 1-17 atm. The present determination agrees well with the recent study of Bates et al. [R.W. Bates, D.M. Golden, R.K. Hanson, C.T. Bowman, Phys. Chem. Chem. Phys. 3 (2001) 2337-2342], whose rate expressions are suggested herein for modeling the falloff regime. The rate of H + O2 + Ar = HO2 + Ar was measured to be 1.9 × 1015 cm6/mol2 s for T = 932-965 K and P = 1.4 atm. The rate of H + O2 + H2O = HO2 + H2O was measured to be 3.3 × 1016 cm6/mol2 s for T = 1071-1161 K and P = 1.3 atm. These are the first experimental measurements of the rates of the title reactions in practical combustion fuel/air mixtures.  相似文献

自从Wundedich等报道聚乙烯(PE)在高压结晶时可以生成伸直链晶体以来,相继很多有关聚合物体系的高压结晶行为方面的研究已见报道.研究结果表明,聚合物在高压下经历相转变时可产生非常丰富的微观结构,而球晶及伸直链晶体是其中最常见的两种结晶形态.但是,所观察到的这两种聚合物晶体都是分别存在,且独立生长的.到目前为止,尚未见到关于高压下球晶可以在伸直链晶体内部存在的报道.  相似文献
