A unified approach to band bending is described, and the macroscopic electronic potential through the silicon surface is calculated as a function of temperature in the ranges 300–500°K and 100–1600°K, externally applied electric field, for zero field and for 103 to 105 V/cm, and donor and acceptor concentrations, from 1012 to 1018 cm?3. The results, presented in graphical and tabular forms, are intended to serve the convenience of researchers in a wide area of surface and high temperature silicon physics such as in thermionic, field, and photoelectric emission work and in high temperature, and field modulated transport studies. The calculations are based on an essentially classical approach to the solution of the electrostatic band bending problem, using the surface state density for silicon proposed by Allen and Gobeli on the basis of their photoelectric investigations. The cases considered were limited to nondegenerate, intrinsic, and n- and p-doped silicon in which all impurity states are fully ionized. 相似文献

In a series of recent experiments, research groups have made absolute frequency measurements with laser beams in the infrared region of the spectrum (λ ? 10 μm) using a metal point contact diode for generation, frequency mixing and detection. It has been postulated that the mechanism for the nonlinear current-voltage characteristic of the diode is tunnelling of electrons through an intermediate oxide film from the whisker into the metal base, i.e., the configuration is considered to be a metal-oxide-metal (MOM) tunnelling junction. Several features of the diode's operation create considerable doubt concerning the applicability of the MOM tunnelling mechanism. Analysis of the available experimental data led us to postulate an alternate solid state mechanism, namely a thermally enhanced field emission process. Such emission would be a consequence of the immersion of the whisker tip in the laser radiation resulting in (1) conduction heating which induces thermionic emission and (2) generation of an electric field at the tip necessary for electron tunnelling by field emission. In this paper we calculate rigorously the power absorbed in the metal whisker from the incident radiation. From the power absorbed, the heat conduction equation is solved for model geometries to obtain the laser induced temperature distribution at the whisker surface. Estimates of the electric field are obtained and combined with temperature calculations to obtain the nonlinear I–V characteristics of the thermally enhanced field emission model. Finally some simple experiments are proposed to test the thermal field emission hypothesis as a possible mechanism to explain the nonlinear characteristics of the metal whisker point contact diode. 相似文献

By condensation of ethyl indolin-3-acetate ( 4 ) and 2,3,5-tri-O-benzoylribofuranosyl-1-acetate ( 5 ), ethyl 1-(2,3,5-tri-O-benzoyl-β-D-ribofuranosyl)indolin-3-acetate ( 6 ) was obtained in good yield. The indoline nucleoside 6 was aromatized to ethyl 1-(2,3,5-tri-O-benzoyl-β-D-ribofuranosyl)indol-3-acetate ( 7 ) with DDQ. The structures of four new, naturally occurring bioactive spiroditerpenoids, (+)-breviones B, C, D, and E, potential allelopathic agents, have been determined from extracts of semisolid fermented Penicillium brevicompactum Dierckx. The structures display the novel breviane spiroditerpenoid skeleton. Structure elucidation was performed by chemical transformations and by homo- and heteronuclear 2D-NMR spectral data. On the basis of combined studies of the theoretical conformations and NOEDIFF data, their relative stereochemistry is proposed. A mixed biogenesis for this novel family of spiroditerpenoids is tendered. The levels of activity shown by breviones B, C, and E in the etiolated wheat coleoptiles bioassay, especially breviones E (100% inhibition) and C (80% inhibition) both at 10(-4) M, suggest them as lead compounds for new agrochemicals. 相似文献

This paper describes a crossed hot-wire technique for the measurement of all components of mean velocity, Reynolds stresses, and triple products in a complex turbulent flow. The accuracy of various assumptions usually implicit in the use of crossed hot-wire anemometers is examined. It is shown that significant errors can result in flow with gradients in mean velocity or Reynolds stress, but that a first order correction for these errors can be made using available data. We demonstrate experimentally that independently rotating intermediary end-rings between the cylinders of a Taylor–Couette apparatus can be utilized to reduce friction-driven secondary flow, i.e. Ekman circulation. This allows for velocity profiles in a device of small aspect ratio to be less constrained by ‘end effects’, so that the resulting wide-gap flows can be made to have a radial distribution of circumferential velocity that resembles a narrow-gap Couette solution. 相似文献

Thai jasmine rice (Oryza sativa L. cv. KDML105) is highly valued due to its subtle aroma, robust seed characteristics and high nutritional quality. Low-energy ion-beam bombardment was chosen to improve the quality of jasmine rice by mutation induction. One mutated variety, named BKOS, was found to exhibit a deep purple colour due to an increased accumulation of anthocyanin. The total phenolic content and antioxidant activities of cooked and uncooked rice extracts were compared with KDML105, BKOS and other rice mutants created by a low-energy ion beam. The BKOS extracts showed the highest total phenol content (0.140 and 0.096?mg of gallic acid equivalent (GAE)?g(-1) dry extract from uncooked and cooked rice, respectively). The BKOS extracts also had improved antioxidant activities, determined using three standard methods: 2,2'-diphenyl-1-picrylhdrazyl (DPPH) free radical scavenging, ABTS radical cation (ABTS?(+)) decolourisation and ferric-reducing antioxidant power assays. BKOS extracts showed 2-2.5-fold increased levels for each method. Interestingly, there was no significant difference between the antioxidant activities of the cooked and uncooked BKOS rice extracts. The increased quantity of antioxidants in this anthocyanin-based natural product could allow antioxidants to be consumed by a wider population than what is currently possible. 相似文献

Polyvalent oligonucleotide-nanoparticle conjugates possess several unique emergent properties, including enhanced cellular uptake, high antisense bioactivity, and nuclease resistance, which hypothetically originate from the dense packing and orientation of oligonucleotides on the surface of the nanoparticle. In this Communication, we describe a new class of polyvalent nucleic acid nanostructures (PNANs), which are comprised of only cross-linked and oriented nucleic acids. We demonstrate that these particles are capable of effecting high cellular uptake and gene regulation without the need of a cationic polymer co-carrier.
