通过对材料减薄,并采用红外透射显微镜观察的手段,实现了对A面和B面腐蚀坑的同时观察.结果发现采用标准腐蚀剂在同一晶片的(111) A和(111) B面上形成的腐蚀坑大都不存在对应关系,深度腐蚀的实验也发现,表面腐蚀坑所对应的缺陷只局限于10μm的表层内,这表明大部分腐蚀坑所对应的不是通常认为的穿越位错. 进一步分析的结果表明,不同腐蚀剂形成的腐蚀坑所对应的缺陷有可能是不同类型的位错,甚至也可能起源于微沉淀物,通常将碲锌镉材料的腐蚀坑所对应的缺陷简单地归结为材料的位错是缺乏实验依据的.  相似文献

The design of a low-voltage 40-GHz complementary voltage-controlled oscillator (VCO) with 15% frequency tuning range fabricated in 0.13-/spl mu/m partially depleted silicon-on-insulator (SOI) CMOS technology is reported. Technological advantages of SOI over bulk CMOS are demonstrated, and the accumulation MOS (AMOS) varactor limitations on frequency tuning range are addressed. At 1.5-V supply, the VCO core and each output buffer consumes 11.25 mW and 3 mW of power, respectively. The measured phase noise at 40-GHz is -109.73 dBc/Hz at 4-MHz offset from the carrier, and the output power is -8 dBm. VCO performance using high resistivity substrate (/spl sim/300-/spl Omega//spl middot/cm) has the same frequency tuning range but 2 dB better phase noise compared with using low resistivity substrate (10 /spl Omega//spl middot/cm). The VCO occupies a chip area of only 100 /spl mu/m by 100 /spl mu/m (excluding pads).  相似文献

Digital fingerprinting is a technique for identifying users who use multimedia content for unintended purposes, such as redistribution. These fingerprints are typically embedded into the content using watermarking techniques that are designed to be robust to a variety of attacks. A cost-effective attack against such digital fingerprints is collusion, where several differently marked copies of the same content are combined to disrupt the underlying fingerprints. We investigate the problem of designing fingerprints that can withstand collusion and allow for the identification of colluders. We begin by introducing the collusion problem for additive embedding. We then study the effect that averaging collusion has on orthogonal modulation. We introduce a tree-structured detection algorithm for identifying the fingerprints associated with K colluders that requires O(Klog(n/K)) correlations for a group of n users. We next develop a fingerprinting scheme based on code modulation that does not require as many basis signals as orthogonal modulation. We propose a new class of codes, called anti-collusion codes (ACCs), which have the property that the composition of any subset of K or fewer codevectors is unique. Using this property, we can therefore identify groups of K or fewer colluders. We present a construction of binary-valued ACC under the logical AND operation that uses the theory of combinatorial designs and is suitable for both the on-off keying and antipodal form of binary code modulation. In order to accommodate n users, our code construction requires only O(/spl radic/n) orthogonal signals for a given number of colluders. We introduce three different detection strategies that can be used with our ACC for identifying a suspect set of colluders. We demonstrate the performance of our ACC for fingerprinting multimedia and identifying colluders through experiments using Gaussian signals and real images.  相似文献

Pn junctions based on single crystalline tellurium supersaturated silicon were formed by ion implantation followed by pulsed laser melting(PLM).P type silicon wafers were implanted with 245 keV 126Te+ to a dose of 2×1015 ions/cm2,after a PLM process(248 nm,laser fluence of 0.30 and 0.35 J/cm2,1-5 pulses,duration 30 ns),an n+ type single crystalline tellurium supersaturated silicon layer with high carrier density(highest concentration 4.10×1019 cm-3,three orders of magnitude larger than the solid solution limit) was formed,it shows high broadband optical absorption from 400 to 2500 nm.Current-voltage measurements were performed on these diodes under dark and one standard sun(AM 1.5),and good rectification characteristics were observed.For present results,the samples with 4-5 pulses PLM are best.  相似文献

Pulverization of electrode materials and loss of electrical contact have been identified as the major causes for the performance deterioration of alloy anodes in Li‐ion batteries. This study presents the hierarchical arrangement of spatially confining silicon nanoparticles (Si NPs) within graphene foam (GF) for alleviating these issues. Through a freeze‐drying method, the highly oriented GF monolith is engineered to fully encapsulate the Si NPs, serving not only as a robust framework with the well‐accessible thoroughfares for electrolyte percolation but also a physical blocking layer to restrain Si from direct exposure to the electrolyte. In return, the pillar effect of Si NPs prevents the graphene sheets from restacking while preserving the highly efficient electron/Li+ transport channels. When evaluated as a binder‐free anode, impressive cycle performance is realized in both half‐cell and full‐cell configurations. Operando X‐ray diffraction and in‐house X‐ray photoelectron spectroscopy confirm the pivotal protection of GF to sheathe the most volume‐expanded lithiated phase (Li15Si4) at room temperature. Furthermore, a free‐standing composite film is developed through readjusting the pore size in GF/Si monolith and directly integrated with nanocellulose membrane (NCM) separator. Because of the good electrical conductivity and structural integrity of the GF monolith as well as the flexibility of the NCM separator, the as‐developed GF/Si‐NCM electrode showcases the potential use in the flexible electronic devices.  相似文献

Controllable actuation and coordinating motion of artificial self‐propelled micro/nanomotors to mimic the motile natural microorganism systems are of great significance for constructing intelligent nanoscale machines. In particular, inorganic oxide particles have shown considerable promise in implementation of synthetic micro/nanomotors, due to their unique features and active response to environmental stimuli. This work critically reviews the recent progress in inorganic oxide‐based micro/nanomotors and focuses on their propulsion response to chemical and physical stimuli, especially emphasizing and discussing operating principles in the single engine, adaptive navigation under composite‐driven powers, and intriguing collective behaviors. The impact of oxide structure, multiple fields in motion controllability, and interaction between grouped micro/nanomotors are explored. Practical applications of individual and assembled micro/nanomotors in environmental and biomedical fields are demonstrated, including the removal of pollutants, drug delivery, cancer therapy, and in vivo imaging. Finally, current challenges for the development of novel micro/nanomotors and possible constraints toward the defined structure and accumulated toxicity are discussed along with future opportunities and directions. Owing to their facile synthesis, impressive physicochemical performances, high biocompatibility, and versatile actuations, it is expected that the association of inorganic oxides with micro/nanomotors will bring new and unique capabilities to the field of active matter.  相似文献

利用均匀色散云母弯晶分析器,在"阳"加速器上测量了铝丝阵Z箍缩等离子体的时间积分X射线光谱。采用碰撞辐射模型,通过测量Al的Ly-α/He-α以及Ly-β/He-ε的强度比推断出平均电子温度,分别为512eV和489eV。针对记录的连续辐射,由连续谱斜率拟合得到了等离子体核心电子温度为1215eV。对圆柱箍缩温度径向轮廓的研究表明,此次聚爆实验的电子温度从箍缩轴心向外缘近似线性降低。谱线强度比法是诊断平均电子温度的有效手段,而连续谱拟合法为诊断铝丝阵箍缩核心区的等离子体电子温度提供了重要信息。  相似文献
