Fabrication and single-mode laser oscillation were demonstrated for modified DFB lasers where the phase of the corrugations was shifted at the centre by a quarter guided-wavelength and which, in principle, provided a resonance at the Bragg wavelength and stable single-mode oscillation. The frequency modulation characteristics of a VPE-transported 1.53 μm wavelength GaInAsP-InP DFB semiconductor diode laser was measured. Below approximately 0.7 mW optical output power per facet, it exhibited a smooth, blue-shifted, frequency modulation response from DC to 2 GHz. In the modulation frequency range of 10 MHz to 100 MHz it exhibited a |ΔfI| of 0.5-1.8 GHz/mA, depending on the biasing level  相似文献

A novel counter-receiving heterodyne detection (CRHD) scheme for a four-section integrated coherent transceiver for access networks is proposed. Error free detection at 100 Mbit/s is achieved with the CRHD scheme. This scheme leads to the relaxation of the design requirements of integrated coherent transceivers and facilitates duplex transmissions with coherent transceivers. A novel full-duplex transmission approach is also proposed and experimentally demonstrated  相似文献

A packaged hybrid soliton pulse source is used in a soliton transmission experiment employing sliding-frequency guiding filters. The source shows excellent stability and very clean tuning characteristics. Control of the operating frequency and wavelength are described. An analysis of the sensitivity and low-frequency intensity noise characteristics of Bragg reflector lasers is given. It is found that Bragg reflector lasers have increased sensitivity to reflected light for low grating coupling strength (l) and is similar to that of Fabry-Perot lasers except for highl values. Also, the intensity noise can be reduced by operating the device at high injection level.  相似文献

A distributed-feedback (DFB) laser with a curved waveguide in the active region integrated with an electroabsorption modulator is studied experimentally and theoretically. The modulator controls the lasing wavelength of the DFB laser by acting as an optical phase shifter. Our model, which is based on the transfer matrix method, is used to simulate this multisection device with the curved waveguide, self-consistently including the effects of spatial hole burning (SHB). The model explains the features and wavelength-tuning behavior of the spectrum and shows good agreement with experimentally measured spectra. We also show theoretically that the curved waveguide suppresses the longitudinal photon density profile of the device compared with a straight waveguide case, which implies reduced SHB effects  相似文献

The amplified spontaneous emission (ASE) of a strained quantum-well distributed feedback (DFB) laser biased below laser threshold is used to extract the gain and refractive index spectra in a systematic manner. A modified Hakki-Paoli method is used to obtain the gain and differential gain spectra. The refractive index change due to carrier injection is obtained from the shift of the Fabry-Perot peaks in the ASE spectrum. The measured ASE spectrum, gain, refractive index change, and linewidth enhancement factor are then compared with our theoretical model for strained quantum-well lasers. Our model takes into account the realistic band structure and uses the material and quantum-well dimensions directly in the calculation of the electronic and optical properties. The intensity fluctuation of a longitudinal mode in a modulated dynamic single-mode laser consisting of a 1.6 ?m GaInAsP/InP buried-heterostructure laser with butt-jointed built-in distributed-Bragg-reflector (BH-BJB-DBR) was suppressed to 30 dB less than that of a conventional laser. The possibility of wideband single-mode-fibre communications in the 1.5?1.6 ?m wavelength region without degradation of the bandwidth caused by mode partition noise is suggested.  相似文献

An InGaAs metal-semiconductor-metal (MSM) photodetector with an Fe-doped InP Schottky barrier enhancement layer is described. With 5-V bias, the detector has negligible low-frequency gain, a low dark current of 200 nA, a responsivity of 0.3 A/W, and an impulse response with a 1/ e fall time of 65 ps, corresponding to a 3 dB bandwidth of 2.5 GHz. The device layer structure is a very attractive candidate for integration with high-performance InGaAs/InP FETs  相似文献

Electrically pumped whispering-gallery mode microdisc lasers with singlemode operation and submilliamp threshold current at room temperature are demonstrated. The device consists of an InGaAs/InGaAsP multiple quantum well (MQW) structure formed into a 2-10 mu m diameter disc approximately 0.1 mu m thick.
