利用二维模拟软件对部分耗尽SoI器件中的非对称掺杂沟道效应进行了模拟.详细地研究了该结构器件的电学性能,如输出特性,击穿特性.通过本文模拟发现部分耗尽SOI非对称掺杂沟道相比传统的部分耗尽SOI,能抑制浮体效应,改善器件的击穿特性.同时跟已有的全耗尽SOI非对称掺杂器件相比,部分耗尽器件性能随参数变化,在工业应用上具有可预见性和可操作性.因为全耗尽器件具有非常薄的硅膜,而这将引起如前栅极跟背栅极的耦合效应和热电子退化等寄生效应.  相似文献

铁电材料在铁电存储器等领域具有良好的应用前景,受到极大的关注,其中铋层状铁电薄膜因为其良好的铁电性,得到了广泛的研究.采用溶胶-凝胶法在Pt(111)/Ti/SiO2/Si(100)基底成功沉积出(Bi3.7Dy0.3)(Ti2.8V0.2)O12(BDTV)的A、B位同时掺杂的铁电薄膜,发现这种双掺能够显著改善薄膜的铁电性.研究了650~800℃不同退火温度下,BDTV铁电薄膜的铁电性能、晶体结构及表面形貌变化.通过SEM分析发现,温度为750℃时,薄膜的颗粒生长较好,薄膜的铁电性能最佳.  相似文献

Bioelectronics in synaptic transistors for future biomedical applications, such as implanted treatments and human–machine interfaces, must be flexible with good mechanical compatibility with biological tissues. The rigid nature and high deposition temperature in conventional inorganic synaptic transistors restrict the development of flexible, conformal synaptic devices. Here, the dinaphtho[2,3‐b:2′,3′‐f]thieno[3,2‐b]‐thiophene organic synaptic transistor on elastic polydimethylsiloxane is demonstrated to avoid these limitations. The unique advantages of organic materials in low Young's modulus and low temperature process enable seamless adherence of organic synaptic transistors on arbitrary‐shaped objects. On 3D curved surfaces, the essential synaptic functions, such as potentiation/depression, short/long‐term synaptic plasticity, and spike voltage–dependent plasticity, are successfully realized. The time‐dependent surface potential characterization reveals the slow polarization of dipoles in the dielectric is responsible for hysteresis and synaptic behaviors. This work represents that organic materials offer a potential platform to realize the flexible, conformal synaptic transistors for the development of wearable and implantable artificial neuromorphic systems.  相似文献

Inspired from powerful functionalities of human brain, artificial synapses are innovated continuously for the construction of brain-like neuromorphic electronics. The quest to rival the ultralow energy consumption of biological synapses has become highly compelling, but remains extremely difficult due to the lack of appropriate materials and device construction. In this study, organic single-crystalline nanoribbon active layer and elastic embedded photolithographic electrodes are first designed in synaptic transistors to reduce energy consumption of single device. The minimum energy consumption (0.29 fJ) of one synaptic event is far lower than that of biological synapse (10 fJ). Notably, sub-femtojoule-energy-consumption synaptic transistors can simulate various biological plastic behaviors even under different tensile and compressive strains, offering a new guidance for the construction of ultralow-energy-consuming neuromorphic electronic devices and the development of flexible artificial intelligence electronics in the future.  相似文献

Nonionic polymer poly (vinylpyrrolidone) (PVP) was firstly mixed into oxygenated zinc chloride electrolyte to modulate the crystal growth and morphology of ZnO from electrodeposition. Arrays of ZnO hexagonal prisms with well-defined (0 0 0 1) end facets and side facets were grown perpendicularly onto p-type Si substrates using the simple and economic route. It was observed that the concentration of PVP played an important role in the final morphology and size of ZnO crystals. The optical studies indicated that the addition of PVT not only influenced crystal growth habit but also improved the optical properties of ZnO.  相似文献

The essential oil from Filifolium sibiricum (L.) Kitam were extracted using hydrodistillation and GC-MS was used to analyse the essential oil. The main components were espatulenol (8.55%), geranyl acetate (8.03%), caryophyllene oxide (5.47%), calamenene (4.79%), geraniol (4.28%), calamenene (4.53%), geraniol (4.06%), cedrene epoxide (3.23%), myrtenol (3.18%), transgeranylgeranio (3.13%), etc. The essential oil showed intensive inhibitory effects against MCF-7 with IC50 level of 0.78 mg/mL, HepG-2 with IC50 level of 0.44 mg/mL, SKOV-3 with IC50 level of 0.27 mg/mL, BGC-823 with IC50 level of 0.34 mg/mL. In the antibacterial test, the essential oil showed the significant antibacterial activities. The MIC and MBC values were 5.20 and 5.20 mg/mL against Staphylococcus aureus.  相似文献

本文研究了烃在HZSM-5沸石上的程序升温脱附(TPD).正己烷、环己烷和苯的TPD谱只有一个陡峰,对和间二甲苯的TPD谱均呈现出双峰.实验测得脱附活化能的次序为:正己烷>对二甲苯>苯>环己烷.水汽处理对正己烷的TPD影响不大;但对二甲苯的TPD影响较大.随着吸附量的增大,二甲苯逐渐占据孔道深处的强活性位置.  相似文献
