The heterogeneous integration of InSb quantum well transistors onto silicon substrates is investigated for the first time. 85 nm gate length FETs with fT = 305 GHz at Vds = 0.5 V and DC performance suitable for digital logic are demonstrated on material with a buffer just 1.8 mum thick. An initial step towards integrating InSb FETs with mainstream Si CMOS for high-speed energy-efficient logic applications has been achieved.  相似文献

InxGa1?xAs layers with In concentrations up to 35% have been grown on GaAs substrates by MOCVD using a GaAs/InxGa1?xAs superlattice with graded layer thicknesses to accommodate the lattice mismatch. 105 ?m-diameter PIN diodes fabricated from this material have leakage currents below 1 nA at ? 10 V, comparable to devices from lattice-matched material on InP substrates.  相似文献

Low to medium pressure rise axial fan equipment of the arbitrary vortex flow rotor-only type is widely used in industrial and commercial applications, with many of the installations and rotor designs being far from optimum. Complex computational methods exist for analyzing flows in, for example, high-speed axial flow compressors with multistage blade rows; however, the designers and manufacturers of low-speed, general-purpose axial flow fan equipment have been reluctant to embrace this technology. A simpler yet reliable design technique is presented that allows this category of ducted axial fan rotors, in the presence of swirl-free inlet flow, to be designed to achieve a specified duty with sufficient accuracy for engineering purposes. Practical blade design recommendations and limits, similar to those that exist for free vortex flow axial rotors, have been established for the arbitrary vortex flow rotor-only case.

The technique employs a straightforward engineering approach to arbitrary vortex flow axial fan rotor design, and the equation set can be solved by using relatively simple numerical methods. Estimates of pressure rise and shaft power characteristics for a proposed fan/rotor design can be computed and the design loop iterated until an acceptable set of blade parameters is identified. It is also possible to analyze the performance of an existing axial fan installation as a prelude to the design of a more efficient and effective replacement rotor.

Experimental data used in validating the design and analysis techniques are also presented. These data include comprehensive Cobra pressure probe surveys of local flow parameters downstream of three different low boss ratio, low solidity, arbitrary vortex flow rotors (all with circular arc camber line type blades) as well as fan performance characteristics for one of the experimental rotors configured as a direct-exhaust fan unit. Installation-dependent factors such as direct-exhaust losses and tip clearance effects are also examined. The analytical technique is shown to provide acceptable estimates of fan/rotor pressure rise performance and shaft power characteristics over a moderately wide range of blade angles and operating conditions.  相似文献

We calculate the quartet potential energy surface for Li+NH and use it to calculate elastic and spin-relaxation cross sections for collisions in magnetically trappable spin-stretched states. The potential is strongly anisotropic but spin-relaxation collisions are still suppressed by centrifugal barriers when both species are in spin-stretched states. In the ultracold regime, both the elastic and inelastic cross sections fluctuate dramatically as the potential is varied because of Feshbach resonances. The potential-dependence is considerably reduced at higher energies. The major effect of using an unconverged basis set in the scattering calculations is to shift the resonances without changing their general behaviour. We have calculated the ratio of elastic and spin-relaxation cross sections, as a function of collision energy and magnetic field, for a variety of potential energy surfaces. Most of the surfaces produce ratios that are favorable for sympathetic cooling, at temperatures below about 20 mK.  相似文献

We recently disclosed a new ruthenium‐catalyzed dehydrogenative cyclization process (CDC) of diamine–monoboranes leading to cyclic diaminoboranes. In the present study, the CDC reaction has been successfully extended to a larger number of diamine–monoboranes ( 4 – 7 ) and to one amine–borane alcohol precursor ( 8 ). The corresponding NB(H)N‐ and NB(H)O‐containing cyclic diaminoboranes ( 12 – 15 ) and oxazaborolidine ( 16 ) were obtained in good to high yields. Multiple substitution patterns on the starting amine–borane substrates were evaluated and the reaction was also performed with chiral substrates. Efforts have been spent to understand the mechanism of the ruthenium CDC process. In addition to a computational approach, a strategy enabling the kinetic discrimination on successive events of the catalytic process leading to the formation of the NB(H)N linkage was performed on the six‐carbon chain diamine–monoborane 21 and completed with a 15N NMR study. The long‐life bis‐σ‐borane ruthenium intermediate 23 possessing a reactive NHMe ending was characterized in situ and proved to catalyze the dehydrogenative cyclization of 1 , ascertaining that bis σ‐borane ruthenium complexes are key intermediates in the CDC process.  相似文献

For implementations of iterative reconstruction algorithms that rotate the image matrix, the characteristics of the rotator may affect the reconstruction quality. Desirable qualities for the rotator include: (1) preservation of global and local image counts; (2) accurate count positioning; (3) a uniform and predictable amount of blurring due to the rotation. A new rotation method for iterative reconstruction is proposed which employs Gaussian interpolation. This method was compared to standard rotation techniques and is shown to be superior to standard techniques when measured by these qualities. We obtain a “best-possible” lower bound for the number of equivalence invariants ofA (over the domain) which equal 1. From this it is proven that the sequence of invariants under integral equivalence of an Hadamard matrix must obey certain conditions.
