Band gap photoluminescence (PL) behaviors of single-walled carbon nanotubes (SWNTs) grown by the methods of chemical vapor deposition and pulsed-laser vaporization are investigated over the wide diameter range (≈0.8–1.4 nm). The peak intensity of the PL signals strongly depends on chirality and the ‘(2n + m) family type’ of SWNTs. Based on the PL results, a population analysis of these SWNTs is conducted by combining the calculated PL yields for each (nm) tube. The results are directly compared with the histograms of diameter distributions estimated by the transmission electron microscope (TEM) observations to check the validity of the analysis.  相似文献

The authors present results concerning the nitride-oxide (NO) interpoly dielectric in nonvolatile memories. Optimized NO films with a thick top oxide and a thin nitride structure offer sufficient charge retention capability in the 12-nm effective oxide thickness region. However, this structure shows an anomalous threshold voltage increase due to the back tunneling of electrons from the NO film to a floating gate. Such electrons can be injected into the NO film during programming and baking. The magnitude of this voltage depends on the NO film structure and the electric field during the program and bake procedure. Therefore, these phenomena must be taken into consideration in designing the cell structure and its operating conditions. The results obtained are also useful when considering ONO (oxide-nitride-oxide) scaling in the thin bottom-oxide region for nonvolatile memory applications  相似文献

By using the semiconductor nano-pillar with a graded-dope configuration, we implemented the measurement for a single-electron transport through an individual InAs self-assembled quantum dot (SAQD). An atomic-force microscope observation showed that the SAQD had a disk-like shape with a diameter of 30 nm. We succeeded in observing a significant diamagnetic shift of the Coulomb oscillation peak under the magnetic field applied perpendicular to the disk plane. The measurement gave us a lateral confinement energy of 14 meV and an electron effective mass of 0.039, which provided us with quantitative evidence that the constituent material of the observed quantum dot originates from the InAs SAQD.  相似文献

The complete thermal-unfolding profiles of both oxidized and reduced forms of cytochrome c551 (PA) from mesophilic Pseudomonas aeruginosa and cytochrome c552 (HT) from thermophilic Hydrogenobacter thermophilus were obtained by the newly developed pressure-proof cell compartment installed in a circular dichroic spectrometer, which facilitates protein thermal-unfolding experiments up to 180 degrees C. The thermodynamic cycle, which relates protein stability and redox function, indicated that the redox potentials of PA and HT in the native state are regulated by the stability of the oxidized proteins rather than by that of the reduced ones.  相似文献

[reaction: see text] The direct catalytic enantio- and diastereoselective aldol reaction with 2-hydroxy-2'-methoxyacetophenone proceeded smoothly using as little as 1 mol % of a dinuclear zinc catalyst, Zn-Zn-linked-BINOL complex 2, to afford alpha,beta-dihydroxy ketones in a highly syn-selective manner (up to syn/anti 97/3) and in excellent yields (up to 95%) and ees (up to 99%). Efficient transformations of the alpha,beta-dihydroxy ketone into an alpha,beta-dihydroxy ester and an alpha,beta-dihydroxy amide via regioselective rearrangements are also described.  相似文献

A general theory is developed for the electrophoretic mobility of spherical soft particles (i.e., spherical hard colloidal particles of radius a coated with a layer of polyelectrolytes of thickness d) in concentrated suspensions in an electrolyte solution as a function of the particle volume fraction φ on the basis of Kuwabara's cell model. In the limit d-->0, the mobility expression obtained tends to that for spherical hard particles in concentrated suspensions, whereas in the limit a-->0, it becomes that for spherical polyelectrolytes (charged porous spheres with no particle core). Simple approximate analytic mobility expressions are derived for the case where relaxation effect is negligible. It is found that in practical cases, the φ dependence of the mobility is negligible for da, the mobility strongly decreases with increasing φ. Copyright 2000 Academic Press.  相似文献

By extending an approximate theory of the electrophoretic mobility of dilute spherical colloidal particles in a salt-free medium containing only counterions (H. Ohshima, J. Colloid Interface Sci. 248 (2002) 499--503), a systematic numerical method is given for the calculation of the electrophoretic mobility, which is based on an iteration method. We assume that each sphere is surrounded by a spherical free volume, within which counterions are distributed so that electro-neutrality is satisfied. The electrophoretic mobility is found to be determined mainly by the pressure due to the counterions at the outer surface of the free volume. It is shown how the mobility values deviate from those expected from Hückel's formula for high particle charges or zeta potentials because of the counterion condensation effect.  相似文献
