An innovative fabrication technique for the nanometer-sized SiGe/Si heterostructure was developed in this study. Ge was induced in Si substrate by two-step ion implantation. The spherical SiGe nanoclusters are self-assembled in the Si substrate by subsequent rapid thermal annealing at 1,100 °C. The diameter of the spherical SiGe nanoclusters is 5–7 nm. Visible photoluminescence from this nanometer-sized SiGe/Si heterostructure at room temperature was investigated. We found three peak energies of visible luminescence spectra at 1.97, 2.13, and 2.16 eV, respectively. The luminescence intensity depends on the number of the nanoclusters and will be decreased because of the micro-defects around the heterostructure, which is discussed in detail.  相似文献

The electronic structure and the metal-insulator transition (MIT) of V2O3 are investigated in the framework of density functional theory and GGA+U. It is found that, both the insulating and metallic phases can be realized in rhombohedral structure by varying the on-site Coulomb interaction, and the MIT in V2O3 can take place without any structure phase transition. Our calculated energy gap (0.63 eV) agrees with experimental result very well. The metallic phase exhibits high spin (S=1) character, but it becomes S=1/2 in insulating phase. According to our analysis, the Mott-Hubbard and the charge-transfer induce the MIT together, and it supports the mechanism postulated by Tanaka (2002) [11].  相似文献

In this paper, a transfer matrix method (TMM) in frequency domain considering fluid-structure interaction of liquid-filled pipelines with elastic constraints is proposed. The time-domain equations considering fluid-structure interaction, are transformed into frequency domain by Laplace transformation, and then twelve fourth-order ordinary differential equations and two second-order ordinary differential equations are deduced from the frequency-domain equations. The results of the fourteen frequency-domain equations are assembled into a transfer matrix, which represents the motion of a single pipe section. Combined with point matrices that describe specified boundary conditions, an overall transfer matrix for liquid-filled pipeline system can be assembled. Using the method, all the pipeline with no and rigid constraints can be easily calculated by simply setting the stiffness of the restraining springs from zero to a large number. Taking into account the longitudinal vibration, transverse vibration and torsional vibration, the proposed method can be used to analyze the pipelines with bends. Several numerical examples with different constraints are presented here to illustrate the application of the proposed method. The results are validated by measured and simulation data. Through the numerical examples, it is shown that the proposed method is efficient.  相似文献

A transmission line model for subwavelength metallic grating with single cut is presented. The model is based on analogy between the subwavelength metallic structure and the microwave transmission line theory. The analytical expression for the transmission is derived by the transfer matrix method. To confirm our model, the finite-difference time-domain (FDTD) method simulations are carried out. The influences of the position of the cuts on the higher modes of slit are presented. It is found that the transmission line model gives analytical prediction about the evolution of the transmission spectra.  相似文献

The perovskite-type Ba- and Ti/Nb-doped (Ba0.15Sr0.85)(B0.15Co0.85)O3 ? δ (B = Ti, Nb) oxides were synthesized successfully by the solid-state reaction method. Crystal structure, elemental compositions, and oxygen nonstoichiometry of the as-synthesized (Ba0.15Sr0.85)(B0.15Co0.85)O3 ? δ (B = Ti, Nb) oxides were investigated by X-ray diffraction (XRD), scanning electron microscopy-energy dispersive spectrometry (SEM-EDS), inductively coupled plasma (ICP)-atomic emission spectrometry, thermogravimetry (TG), and iodometric titration. XRD results demonstrate that the as-obtained (Ba0.15Sr0.85)(B0.15Co0.85)O3 ? δ (B = Ti, Nb) oxides possess purely cubic perovskite-type structures. The temperature-swing oxygen sorption/desorption properties of the as-synthesized (Ba0.15Sr0.85)(B0.15Co0.85)O3 ? δ (B = Ti, Nb) perovskite-type oxides were studied by the dynamic TG. Results show that the structural stability of the co-doped (Ba0.15Sr0.85)(B0.15Co0.85)O3 ? δ (B = Ti, Nb) oxides is improved greatly, and the high oxygen sorption capacity for the perovskite-type (Ba0.15Sr0.85)(B0.15Co0.85)O3 ? δ (B = Ti, Nb) oxides is also obtained between 300 and 950 °C in air.  相似文献

The octonion is a generalization of complex to noncommutative and nonassociative space which has closed relation with exception geometries, wave equation, Yang‐Mills equations, black hole, string theory, and special relativity. In this paper, the Möbius transformation in this manner is first introduced, and some properties are discussed about the transformation in octonionic analysis. Some technique lemmas will be given to solve the problems caused by the weak form of associativity. These versions of Schwarz lemma and Schwarz‐Pick lemma are first studied in octonionic setting which will invoke integral representation formula for harmonic function and Möbius transformations. This will generalize the corresponding results which appear in the classical function theory to nonassociative space and may give new energy for the development of physics.  相似文献

To a high-Tc superconducting (HTS) maglev system which needs large levitation force density, the magnetized bulk high-Tc superconductor (HTSC) magnet is a good candidate because it can supply additional repulsive or attractive force above a permanent magnet guideway (PMG). Because the induced supercurrent within a magnetized bulk HTSC is the key parameter for the levitation performance, and it is sensitive to the magnetizing process and field, so the magnetized bulk HTSC magnets with different magnetizing processes had various levitation performances, not only the force magnitude, but also its force relaxation characteristics. Furthermore, the distribution and configuration of the induced supercurrent are also important factor to decide the levitation performance, especially the force relaxation characteristics. This article experimentally investigates the influences of different magnetizing processes and trapped fields on the levitation performance of a magnetized bulk HTSC magnet with smaller size than the magnetic inter-pole distance of PMG, and the obtained results are qualitatively analyzed by the Critical State Model. The test results and analyses of this article are useful for the suitable choice and optimal design of magnetized bulk HTSC magnets.  相似文献
