The shadow masked growth technique is presented as a tool to achieve thickness and bandgap variations laterally over the substrate
during metalorganic vapor phase epitaxy. Lateral thickness and bandgap variations are very important for the fabrication of
photonic integrated circuits, where several passive and active optical components need to be integrated on the same substrate.
Several aspects of the shadow masked growth are characterized for InP based materials as well as for GaAs based materials.
Thickness reductions are studied as a function of the mask dimensions, the reactor pressure, the orientation of the masked
channels and the undercutting of the mask. The thickness reduction is strongly influenced by the mask dimensions and the reactor
pressure, while the influence of the orientation of the channels and the amount of undercutting is only significant for narrow
mask windows. During shadow masked growth, there are not only thickness variations but also compositional variations. Therefore,
we studied the changes in In/Ga and As/P ratios for InGaAs and InGaAsP layers. It appears that mainly the In/Ga-ratio is responsible
for compositional changes and that the As/P-ratio remains unchanged during shadow masked growth. 相似文献

Resilient metal spring silicone-matrix conducting composites for separable interconnections in electronics were fabricated
by the impregnation of silicone into a preform comprising randomly oriented C-shaped Cu-Be springs and a small proportion
of Sn-Pb solder, which served to connect the springs at some of their intersections. Composites containing 6.1-9.8 vol.% total
filler exhibited volume electrical resistivity 0.5-1.0 mΩ.cm and contact resistivity (with copper) 11-17 mΩ.cm2. A compressive stress of about 30 kPa was needed for the low contact resistivity to be reached. The volume 17-26% and the
contact resistivity increased by 5% after heating in air at 130-150°C for seven days. Composites containing <9 vol.% total
filler showed no stress relaxation for seven days at 6.0% strain. 相似文献

Crack initiation and stable crack growth under monotonic loading in steels has been studied using an elastic-plastic finite element analysis. The fracture criterion used for crack initiation and stable crack growth was the critical strain energy density. In addition the shift core method for the analysis of crack extension was used. In the shift core modelling method, crack advance is simulated by moving the coordinates of the core region which surrounds the crack tip, to obtain the stiffness reduction. Simultaneously the core itself geometrically undergoes a simple rigid-body motion or translation during the crack extension. The analytically calculated and experimentally measured load for crack initiation and the subsequent stable crack growth agreed well. 相似文献

Patterned uniformly (100)-orientated silicon nanocrystallite (SiNC) films were fabricated based on hydrogen ion implantation technique and typical electrochemical anodic etching method. The surface morphology and microstructure characteristics of the films were characterized by scanning electron microscopy, transmission electron microscopy, X-ray diffraction, and atomic force microscopy. The efficient field emission with low turn-on field of about 3.2 V/μm at current density of 0.1 μA/cm2 was obtained. The emission current density from the SiNC films reached 1 mA/cm2 under a bias field of about 11 V/μm. In this letter, we propose to introduce frequency-domain equalization with decision-feedback processing (FD-DFE) for time-reversal space-time block-coded (TR-STBC) systems with multiple transmit antennas to effectively achieve both spatial diversity and multipath diversity over frequency-selective channels. This letter will also present a theoretical performance analysis result that relates the minimum mean-squared error (MMSE) to a new tight upper bound for the probability of error. It is shown that the new bound is not only valid for the TR-STBC systems, but also valid for single-input single-output, single-input multiple-output, and multiple-input multiple-output systems with MMSE equalization. 相似文献

This paper introduces a profile empirical likelihood and a profile conditionally empirical likelihood to estimate the parameter
of interest in the presence of nuisance parameters respectively for the parametric and semiparametric models. It is proven
that these methods propose some efficient estimators of parameters of interest in the sense of least-favorable efficiency.
Particularly, for the decomposable semiparametric models, an explicit representation for the estimator of parameter of interest
is derived from the proposed nonparametric method. These new estimations are different from and more efficient than the existing
estimations. Some examples and simulation studies are given to illustrate the theoretical results.
