Wavelength-dependence of light extraction efficiency (LEE) in AlGaN-based ultraviolet (UV) light-emitting diode (LED) structures is numerically studied based on three-dimensional finite-difference time-domain methods. Due to strong UV light absorption in the p-GaN contact layer, LEE of the UV vertical LED structures remains to be only 6–7 % for the transverse-electric mode and 2–3 % for the transverse-magnetic mode, respectively. The effective LEE of UV LEDs is calculated by considering the optical polarization-dependent LEE, and is found to increase from 4 to 5.5 % as the wavelength increases from 260 to 360 nm. It is shown that the wavelength-dependence of LEE can partially explain the decrease in external quantum efficiency with decreasing wavelengths in AlGaN-based UV LEDs.  相似文献

In this note we study the properties of Amitsur's example for Wedderburn radicals, introducing the concept of W n -reduced rings. The theories of commutative ring and reduced ring are generalized to W n -reduced rings. We characterize the W n -reduced property and study properties of W n -reduced rings. It is shown that the classes of semi-commutative rings, W n -reduced rings, and 2-primal rings are in a strictly increasing order. We extend the class of W n -reduced rings, observing various kinds of extensions containing classical quotient rings, polynomial rings, and power series rings.

We investigate the growth behavior and microstructure of Ge self-assembled islands of nanometer dimension on Si (0 0 1) substrate patterned with hexagonally ordered holes of 25 nm depth, 30 nm diameter, and 7×1010 cm−2 density. At 9 Å Ge coverage and 650 °C growth temperature, Ge islands preferentially nucleate inside the holes, starting at the bottom perimeter. Approximately 14% of the holes are filled by Ge islands. Moiré fringe analysis reveals partial strain relaxation of about 72% on average, which is not uniform even within a single island. Crystalline defects such as dislocation are observed from islands smaller than 30 nm. Increased Ge coverage to 70 Å forms larger aggregates of many interconnected islands with slightly increased filling factor of about 17% of the holes. Reducing the growth temperature to 280 °C results in much higher density of islands with a filling factor of about 80% and with some aggregates. The results described in this report represent a potential approach for fabricating semiconductor quantum dots via epitaxy with higher than 1010 cm−2 density.  相似文献

The Barton reaction (nitrite photolysis) of a steroidal substrate 1, to give 2, a key intermediate for the synthesis of myriceric acid A, an endothelin receptor antagonist, was successfully carried out in a continuous microflow system using a Pyrex glass-covered stainless-steel microreactor having a one lane microchannel (Type A: 1000 μm width, 107 μm depth, 2.2 m length). We found that using a low-power black light (peak wavelength: 352 nm) and UV-LED light (peak wavelength: 365 nm) as the light source will suffice for the Barton reaction, creating a compact energy-saving photo-microreaction system. A multi-gram-scale production was attained using a multi-lane microreactor (Type B: 1000 μm width, 500 μm depth, 0.5 m length, 16 lanes) in conjunction with a black light.  相似文献

The β-(trifluoromethyl)vinyl sulfides on treatment with n-BuLi/TMEDA at −78 °C were readily lithiated at an α-position of the sulfanyl group, and the generated β-trifluoromethyl-α-sulfanylvinyl anions were reacted with a variety of electrophiles to give the corresponding β-trifluoromethyl-α-functionalized-vinyl sulfides 4aa-4aq in good to excellent yields. The reactivity of some products has been examined. The palladium-catalyzed cross-coupling reaction as well as homo-coupling reaction of 4af provided the corresponding products in good yields, respectively. The Diels-Alder reaction of cyclic dienes and 14 derived from 4ao provided the desired six-membered cyclic products with high endo-trifluoromethyl group selectivity.  相似文献

Two‐step magnetic transitions : An azide‐bridged 1D MnIII coordination polymer with a unique single end‐on mode was prepared; it displayed atypical antiferromagnetic couplings and field‐induced two‐step magnetic transitions (see figure). The spin‐canted phenomenon in the antiferromagnetic chain complex plays a pivotal role in establishing the slow magnetic relaxation.

Pulsed electromagnetic field (PEMF) has been shown to improve the rate of peripheral nerve regeneration. In the present study we investigated the expression of neuronal nitric oxide synthase (nNOS) and phospholipase C-gamma1 (PLC-gamma1) in regenerating rat laryngeal nerves during the exposure to PEMF after surgical transection and reanastomosis. Axons were found to regenerate into the distal stump nearly twice faster in PEMF-exposed animals than in the control. Consistently, motor function was better recovered in PEMF-treated rats. The expression of nNOS and PLC-gamma1 was highly enhanced in the regenerated nerves.  相似文献

The effect of stress-induced birefringence on polarization-dependent transmission characteristics was thoroughly investigated for a long-period fiber grating (LPFG) that was fabricated by use of a stress relaxation method with a CO2 laser. A series of two-dimensional axial stress profiles for one complete period of a LPFG was measured with an optical tomographic measurement technique. We found that the asymmetry in the stress distribution of the cladding was much larger than in the core of the LPFG. The splitting of polarization-dependent loss peaks in the optical transmission spectrum was calculated based on the measured asymmetric stress profiles and was compared with an experimental result.  相似文献
