Results of experimental studies of erbium ion electroluminescence in p ++/n +/n-Si:Er/n ++ silicon diode structures grown by sublimation molecular-beam epitaxy are discussed. The distinctive feature of these structures is that the regions of electron flux formation of (n +-Si) and impact excitation of erbium ions (n-Si:Er) are spaced. The influence of the n +-Si layer thickness on electrical and electroluminescent properties of diodes was studied. It was shown that n +-Si layer thinning causes the transformation of the structure breakdown mechanism from tunneling to avalanche. The dependence of the Er3+ ion electroluminescence on the thickness of the heavily doped n +-Si region is bell-shaped. At the n +-Si-layer doping level n ≈ 2 × 1018 cm?3, the maximum electroluminescence intensity is attained at an n +-Si layer thickness of ~23 nm.  相似文献

The paper presents the first resolved experimental magnetically affected reaction yield (MARY) spectrum for a system with nonequivalent nuclei, radical anion of pentafluorobenzene. This observation dispels the common apprehension that because of a rather involved energy level layout a system with not all nuclei magnetically equivalent cannot produce resolved MARY lines in nonzero fields, and greatly, increases the practical scope of level-crossing techniques for studies of spin-correlated radical pairs. The experimental finding is supported by schemes of energy levels calculated for this system.  相似文献

We investigated that the effect of the number of segregated Li atoms on the rate of oxidation on a LiAl alloy surface. Oxygen molecules adsorbed on the LiAl alloy react with the surface atoms to form stable oxides. The segregated Li atoms at reconstructed surfaces (c(2×2) and (2×1)) enhance the oxidation rate and form stable LiAlOx and Li2O. The degree of enhancement of oxidation by segregated Li atoms varies as a function of O2 exposure and annealing temperature, where the latter is directly related to the mode of surface reconstruction by Li segregation.  相似文献

We demonstrate GaN nanowire (NW) current rectifiers which were formed by assembling n-GaN nanowires on a patterned p-Si substrate by means of alternating current (ac) dielectrophoresis. The dielectrophoresis was accomplished at a frequency of 10 kHz with three different ac bias voltages (5, 10, and 15 Vp–p), indicating that the number of aligned GaN nanowires increased with increasing ac bias voltage. The n-GaN NW/p-Si diodes showed well-defined current rectifying behavior with a forward voltage drop of 1.2–1.5 V at a current density of 200 A/cm2. The use of phase-Doppler anemometry (PDA) to characterize the detail in-flight plasma sprayed particle behavior has been demonstrated previously [Ma et al. Plasma Chem Plasma Process 24(1):85; 25(1):56] The present articles shows further that a direct relationship may exist between the PDA measured particle volume flux and the coating microstructure and deposition efficiency (DE). In the situation when the precise particle temperature information is not available, the PDA measured particle volume flux may provide an alternative to predict quantitatively the variation of the coating microstructure and the DE. By monitoring the in-flight particle volume flux variations, instead of the particle velocity, size and temperature individually and simultaneously, the optimal settings of the plasma spraying parameters may also be determined conveniently. However, it is noted that the effective applications of such approach depend largely on the particle surface morphology and the pre-determination of the particle size range.  相似文献

Modifications are introduced into the large-particle method to make it possible to use the method in arbitrary nonrectangular computing nets in the study of the flow of an ideal compressible gas over mobile thin permeable membranes. A problem in the aeroelasticity of a parachute is stated.
