This paper reports a simple I-V method for the first time to determine the lateral lightly-doped source/drain (S/D) profiles (n- region) of LDD n-MOSFETs. One interesting result is the direct observation of the reverse-short-channel effect (RSCE). It is observed that S/D n- doping profile is channel length dependent if reverse short-channel effect exists as a result of the interstitial imperfections caused by Oxide Enhanced Diffusion (OED) or S/D implant. Not only the lateral profiles for long-channel devices but also for short-channel devices can be determined. One other practical application of the present method for device drain engineering has been demonstrated with a LATID MOS device drain engineering work. It is convincible that the proposed method is well suited for the characterization and optimization of submicron and deep-submicron MOSFETs in the current ULSI technology  相似文献

The coordinate rotation digital computer (CORDIC) algorithm is used in numerous special purpose systems for real-time signal processing applications. It uses barrel shifters to complete shift operations. However, the barrel shifter occupies most of the area of the CORDIC chip. A new structure of multilevel barrel shifters is presented. With this structure the shifter size is reduced by 68%. The novel structure can also slightly reduce the latency time of shift operations  相似文献

本文提出一种新的ATM交换排队结构——成组输入排队结构(GIQ),其基本思想是将输入端分组,同一组的输入端共享排队缓存。GIQ不仅能提高缓存的利用率和系统的吞吐率(达到96.2%),而且还能大大改善交换结构的抗突发能力。采用计算机仿真模拟的方法,分析了GIQ在均匀连续业务流和突发业务流下的性能,并与其它输入排队结构的性能进行了比较。  相似文献

The effect of DC flux on the core loss is examined for the practical range of power and frequency. Relevant core loss equations are derived and applied to an optimization algorithm to determine the minimum core loss at a given ratio of s (DC flux density to AC peak flux density). It has been found that the curves of hysteresis loss density versus the ratio of s exhibit a peak at a critical ratio. Below or above this critical ratio, the loss density decreases drastically. On the other hand, the curves of eddy-current loss density versus the ratio of s exhibits a minimum point at a critical ratio. 国内研制的20/30Ⅱ代倒象微光管经常出现微通道板真空体电阻偏高或偏低的问题,直接影响Ⅱ代倒象微光管荧光屏的亮度和目标分辨力,严重影响微光管的质量。经过对20/30Ⅱ代倒象微光管的研制和理论分析,证明英国马拉德公司对用于××1383Ⅱ代倒象微光管的H36微通道板技术条件中真空体电阻技术指标的规定也存在一定的问题。本文从目前国内外工艺水平和有关文献资料的分析出发,进行专题研究。本文中所推导的计算公式和对文献资料提供的技术数据的推导分析,同样适用于其他型号微通道板的真空体电阻与相应Ⅱ代、Ⅲ代微光管匹配关系的计算与研究。  相似文献

In this article we survey the Trefftz method (TM), the collocation method (CM), and the collocation Trefftz method (CTM). We also review the coupling techniques for the interzonal conditions, which include the indirect Trefftz method, the original Trefftz method, the penalty plus hybrid Trefftz method, and the direct Trefftz method. Other boundary methods are also briefly described. Key issues in these algorithms, including the error analysis, are addressed. New numerical results are reported. Comparisons among TMs and other numerical methods are made. It is concluded that the CTM is the simplest algorithm and provides the most accurate solution with the best numerical stability. © 2006 Wiley Periodicals, Inc. In this research, a simple, sensitive chemiluminescence (CL) method for the determination of humic acid (HA) in water samples was first developed based on the redox reaction between humic acid and cerium(IV) in the acidic condition. Different with the former redox CL reaction which occurred in alkaline solution, no enhancers were needed and neither precipitation nor a second contamination would occur in the present CL system. Comparing with other spectrometric methods, we find that the proposed analysis system had better applicability and accuracy. Under the optimal experiment conditions, the CL peak height was linear with the concentration of HA in the range of 0.03 to 10.0 microg mL(-1). The detection limit is 0.01 microg mL(-1) (S/N = 3), and the relative standard deviation was 2.3% for 0.5 microg mL(-1) HA solution with eleven repeated measurements. The present CL method was successfully applied to the determination of HA in tap water, spring water and river water samples with good recovery from 90.0 to 110.0%. A possible CL mechanism was proposed based on the results of UV and fluorescence spectrometry and the CL spectrum of HA. It was speculated that the semi-quinone radicals in the excited state were the emitters.  相似文献
