The effects of various notch structures on direct current(DC) and radio frequency(RF) performances of AlGaN/GaN high electron mobility transistors(HEMTs) are analyzed.The AlGaN/GaN HEMTs,each with a 0.8-μm gate length,50-μm gate width,and 3-μm source-drain distance in various notch structures at the AlGaN/GaN barrier layer,are manufactured to achieve the desired DC and RF characteristics.The maximum drain current(I_(ds,max)),pinch-off voltage(V_(th)),maximum transconductance(g_m),gate voltage swing(GVS),subthreshold current,gate leakage current,pulsed I-V characteristics,breakdown voltage,cut-off frequency(f_T),and maximum oscillation frequency(f_(max)) are investigated.The results show that the double-notch structure HEMT has a 30% improvement of gate voltage swing,a 42.2% improvement of breakdown voltage,and a 9% improvement of cut-off frequency compared with the conventional HEMT.The notch structure also has a good suppression of the current collapse.  相似文献

Plasma-enhanced chemical vapor deposition (PECVD) method was employed to grow the Fe-catalyzed carbon nanotubes (CNTs). The grown CNTs with a uniform diameter in the range of about 10-20 nm and the typical lengths beyond 1 μm resulted in a very high aspect ratio. The Raman and TEM results showed that the grown CNTs contained a large amount of carbonaceous particles and crystal defects, such as pentagon-heptagon pair defects. XPS measurement indicated that the CNTs had CH covalent bonds. Field emission characteristics exhibited the low turn-on threshold field of 2.75 V/μm and the maximum emission current density of 7.75 mA/cm2 at 6.5 V/μm. The growth mechanism of CNTs and the effects of hydrogen plasma on their structure were discussed.  相似文献

A high-density well-aligned Zinc Oxide nanorod array was synthesized on Si (100) substrate by a simplevapor deposition under normal pressure using neither a catalyst and nor pre-deposition of ZnO film. Various different morphologies were obtained in different deposition regions. Si substrate put over the Zn source was the key factor in getting a well-aligned sample. Field emission scanning electron microscope (FESEM) observations and X-ray diffraction were carried out to characterize the surface morphology and crystalline quality of the samples. The growth mechanism is discussed. The photoluminescence properties of the ZnO samples were also investigated. It is suggested that the green band is related to oxygen vacancies and thekinetic process involving transition from shallow donor to deep acceptor level.  相似文献

We propose a characteristic finite element discretization of evolutionary type convection-diffusion optimal control problems. Nondivergence-free velocity fields and bilateral inequality control constraints are handled. Then some residual type a posteriori error estimates are analyzed for the approximations of the control, the state, and the adjoint state. Based on the derived error estimators, we use them as error indicators in developing efficient multi-set adaptive meshes characteristic finite element algorithm for such optimal control problems. Finally, one numerical example is given to check the feasibility and validity of multi-set adaptive meshes refinements.  相似文献

Three new polynuclear complexes, [Co(7)(bm)(12)]·(ClO(4))(2)·13H(2)O (1), [Co(4)(bm)(4)Cl(4)(C(3)H(7)OH)(4)] (2), and [Co(4)(bm)(4)(μ-HCO(2))(2)(μ(2)-HCO(2))(2)(C(3)H(7)OH)(2)] (3) (Hbm = (1H-Benzimidazol)-methanol), have been synthesized and characterized by elemental analysis, IR, powder X-ray diffraction and X-ray single-crystal diffraction. Compound 1 features a centrosymmetric wheel-like heptanuclear Co(II) cluster. Compound 2 having a I4(1)/a space group exhibits a tetranuclear Co(II) cluster with a cubane topology in which the central Co(II) ion and oxygen atoms from bm occupy the alternate vertices of the cube. However, compound 3 has a tetranuclear Co(II) cluster with a C2/c space group different from that of compound 2. These results show that the geometries and sizes of the corresponding anions as well as their coordinating and hydrogen-bonding properties are essential in determining the final structures of the assemblies. Magnetic properties of 1-3 in the 2-300 K have also been discussed. The {Co(7)} (1) and {Co(4)} (2) cores display dominant ferromagnetic interactions while the {Co(4)} (3) core displays dominant anti-ferromagnetic interactions.  相似文献

Improving the performance and reducing the manufacturing costs are the main directions for the development of organic solar cells in the future. Here, the strategy that uses chemical structure modification to optimize the photoelectric properties is reported. A new narrow bandgap (1.30 eV) chlorinated non-fullerene electron acceptor (Y15), based on benzo[d][1,2,3] triazole with two 3-undecyl-thieno[2′,3′:4,5] thieno[3,2-b] pyrrole fused -7-heterocyclic ring, with absorption edge extending to the near-infrared (NIR) region, namely A-DA'D-A type structure, is designed and synthesized. Its electrochemical and optoelectronic properties are systematically investigated. Benefitting from its NIR light harvesting, the fabricated photovoltaic devices based on Y15 deliver a high power conversion efficiency (PCE) of 14.13%, when blending with a wide bandgap polymer donor PM6. Our results show that the A-DA'D-A type molecular design and application of near-infrared electron acceptors have the potential to further improve the PCE of polymer solar cells (PSCs).  相似文献
