We report on the performance of La2O3/InAlN/GaN metal-oxide-semiconductor high electron mobility transistors(MOSHEMTs) and InAlN/GaN high electron mobility transistors(HEMTs).The MOSHEMT presents a maximum drain current of 961 mA/mm at Vgs = 4 V and a maximum transconductance of 130 mS/mm compared with 710 mA/mm at Vgs = 1 V and 131 mS/mm for the HEMT device,while the gate leakage current in the reverse direction could be reduced by four orders of magnitude.Compared with the HEMT device of a similar geometry,MOSHEMT presents a large gate voltage swing and negligible current collapse. 相似文献

Commonly used clinical chemotherapy drugs, such as cyclophosphamide (CTX), may cause injury to the ovaries. Hormone therapies can reduce the ovarian injury risk; however, they do not achieve the desired effect and have obvious side effects. Therefore, it is necessary to find a potential therapeutic candidate for ovarian injury after chemotherapy. N-Benzyl docosahexaenamide (NB-DHA) is a docosahexaenoic acid derivative. It was recently identified as the specific macamide with a high degree of unsaturation in maca (Lepidium meyenii). In this study, the purified NB-DHA was administered intragastrically to the mice with CTX-induced ovarian injury at three dose levels. Blood and tissue samples were collected to assess the regulation of NB-DHA on ovarian function. The results indicated that NB-DHA was effective in improving the disorder of estrous cycle, and the CTX+NB-H group can be recovered to normal levels. NB-DHA also significantly increased the number of primordial follicles, especially in the CTX+NB-M and CTX+NB-H groups. Follicle-stimulating hormone and luteinizing hormone levels in all treatment groups and estradiol levels in the CTX+NB-H group returned to normal. mRNA expression of ovarian development-related genes was positive regulated. The proportion of granulosa cell apoptosis decreased significantly, especially in the CTX+NB-H group. The expression of anti-Müllerian hormone and follicle-stimulating hormone receptor significantly increased in ovarian tissues after NB-DHA treatment. Estrogens added illegally to dietary supplements are hazardous to human health. Traditional detection and analysis methods have many limitations, and we have developed an assay that combines thin-layer chromatography with Raman imaging microscopy (TLC-RIM). The five estrogens (estrone, estradiol, estriol, ethinyl estradiol, and diethylstilbestrol) were initially separated by TLC, then detected by area scanning Raman imaging with a 532 nm laser under a microscope. Raman spectra were obtained for each estrogen, which were used for detecting estrogen illegally added to botanical dietary supplements. The LOD of each estrogen was 0.4, 1.0, 0.8, 0.2, and 0.2 mg/mL, respectively. The matrix in the real sample did not interfere with the detection of estrogens. We report the characteristics of current induced frequency modulation (FM) for two continuous-wave quantum cascade lasers (QCLs) at 9.06 μm. Both the frequency tuning rate and the phase shift between intensity modulation and FM are measured at different modulation frequencies from 10 Hz to 200 kHz. The frequency tuning rate of the QCLs depends on both the modulation frequency and amplitude. 长脉冲激光打靶的直接驱动方式效率较高,但对激光强度变化非常敏感。利用测量自由面速度历史的方法对激光直接驱动准等熵压缩实验技术进行了分析,为改进激光直接驱动的准等熵压缩实验技术提供技术基础。介绍了国内在神光III原型装置上首次开展的激光直接驱动自由面准等熵压缩实验。对实验靶型、激光波形、典型实验结果以及实验中的关键技术进行了分析。在激光能量为1000 J的实验中,使用成像型速度干涉仪获得了较为理想的准等熵压缩条纹图。实验发现,自由面速度达到11.3 km/s时,自由面反射的探针光信号消失。通过对比Multi-1D软件的理论模拟数据与实验处理的结果,发现由于Al自由面缺少约束,这类实验会造成波系复杂化的问题,但是对主冲击的研究还是有意义的。对某些特殊材料,在很难找到阻抗匹配窗口的条件下,利用激光直接驱动方式研究材料高压响应特性提供了另一条可实施的技术途径。 相似文献

Multiparty quantum communication is an important branch of quantum networks. It enables private information transmission with information-theoretic security among legitimate parties. We propose a sender-controlled measurement-device-independent multiparty quantum communication protocol. The sender Alice divides a private message into several parts and delivers them to different receivers for secret sharing with imperfect measurement devices and untrusted ancillary nodes. Furthermore, Alice acts as an active controller and checks the security of quantum channels and the reliability of each receiver before she encodes her private message for secret sharing, which makes the protocol convenient for multiparity quantum communication. 相似文献

利用密度泛函理论B3LYP方法, 在6-311G*基组水平上对(KN3)n(n=1~5)团簇各种可能的结构进行了几何结构优化, 预测了各团簇的最稳定结构. 并对最稳定结构的振动特性、成键特性、电荷分布和稳定性性质进行了分析研究. 结果表明, 叠氮化合物中叠氮基以直线型存在, KN3团簇最稳定结构为直线型, (KN3)n(n=2~3)团簇最稳定结构为环形结构, (KN3)n(n=4~5)团簇最稳定结构是由(KN3)2团簇最稳定结构形成的平面和空间结构. N-N 键键长在0.1156~0.1196 nm之间, N-K键键长在0.2357~0.2927 nm之间; 叠氮基中间的N原子显示正电性, 两端的N原子显示负电性, 且与K原子直接作用的N原子负电性更强, 金属K原子与N原子之间形成离子键. (KN3)n(n=1~5)团簇最稳定结构的IR光谱最强振动峰均位于2180~2230 cm-1, 振动模式为叠氮基中N-N键的反对称伸缩振动. 稳定性分析显示, (KN3)3团簇具有相对较高的动力学稳定性. 相似文献

作为一种原位、快速、无损坏的中红外光谱分析技术,ATR-FTIR已在很多工程领域得到越来越多的应用,尤其是针对结晶过程溶液浓度的原位实时测量。水是一种常用的结晶溶剂,在中红外波段具有强吸收峰,并且在不同温度下具有光谱吸收差异性,因而不能忽略溶剂水和温度对溶液浓度的中红外光谱测量带来的影响。以朗伯-比尔定律为基础,提出采用溶液光谱减去相应温度下的溶剂光谱的方法,从而能准确地测量溶液浓度。以L-谷氨酸溶液结晶过程为例,对L-谷氨酸水溶液的原始光谱数据、溶液光谱扣除常温(25℃)溶剂水的光谱数据以及溶液光谱对应温度扣除溶剂水的光谱数据分别进行建模。结果表明,提出的对应温度差谱法能有效消除溶剂水峰对溶质光谱测量的干扰,明显地降低了溶液浓度光谱标定模型的预测误差。该方法对提高原位ATR-FTIR光谱检测精度的实际应用具有一定的参考价值。 相似文献

设计了400~900 nm波段上的超宽带减反射膜,在410~850 nm范围内的平均残余反射率设计值约为0.2%,在设计的全波段上约为0.24%.讨论了初始膜系结构的选择原则,分析了带宽、膜层折射率差、最外层折射率和膜层总厚度等因素对宽带减反射特性的影响.对特定的带宽.增加两种薄膜材料的折射率差和选择尽可能低的最外层折射率对获得优良的减反射特性是非常重要的.实验制备了K9玻璃上TiO2/MgF2两种材料组成的8层结构的超宽带减反射膜,实测结果表明,在带宽520 nm范围内的平均残余反射率约为0.44%,说明用二种材料设计超宽带减反射膜是成功的,对垂直入射的减反射膜.多种材料的膜系并不比两种材料更具优越性. 相似文献
