In this paper, we present an analytical model for the large-signal analysis of the double quantum well (DQW) transistor laser. Our model is based on solving the continuity equation and the rate equations which incorporate the virtual states as a conversion mechanism. By using the presented model, effects of barrier width on DQW transistor laser static and dynamic performances are investigated. Also the static and dynamic responses of DQW transistor lasers are compared with single quantum well ones. Simulation results are in agreement with the numerical and experimental results reported by other researchers. 相似文献

We present a quantum study on the electrical behavior of the self-switching diode(SSD). Our simulation is based on non-equilibrium Green's function formalism along with an atomistic tight-binding model. Using this method,electrical characteristics of devices, such as turn-on voltage, rectification ratio, and differential resistance, are investigated. Also, the effects of geometrical variations on the electrical parameters of SSDs are simulated. The carrier distribution inside the nano-channel is successfully simulated in a two-dimensional model under zero,reverse, and forward bias conditions. The results indicate that the turn-on voltage, rectification ratio, and differential resistance can be optimized by choosing appropriate geometrical parameters. 相似文献

In this work, L-lysine-Pd Complex, immobilized onto the surface of Fe3O4 MNPs, was successfully prepared via simple and inexpensive procedure. The prepared nanocatalyst was considered as a robust and clean nano-reactor catalyst for the Suzuki and Heck C-C Cross-Coupling reactions in water as the green condition. This eco-friendly heterogeneous catalyst was characterized by Fourier transform infrared spectroscopy (FT-IR), X-Ray Diffractometer (XRD), energy-dispersive X-ray spectroscopy (EDS), inductively coupled plasma atomic emission spectroscopy (ICP), X-ray mapping, BET, thermogravimetric analysis (TGA), vibrating sample magnetometer (VSM), scanning electron microscopy (SEM) and Transmission electron microscopy (TEM) techniques. Resistance to extinction by stretch is a key property of any flame, and recent work has shown that this property controls the overall structure of several important types of turbulent flames. Multiple definitions of the critical strain rate at extinction (ESR) have been presented in the literature. However, even if the same definition is used, different experiments report different extinction strain rates for flames burning the same fuel-air mixture at very similar temperatures using similarly constructed opposed-flow instruments. Here we show that at extinction, all these flames are essentially identical, so one would expect that each would be assigned the same value of a parameter representing its intrinsic resistance-to-stretch-induced-extinction, regardless of the specifics of the experimental apparatus. A similar situation arises in laminar flame speed measurements since different apparatuses could result in different strain rate distributions. In that instance, the community has agreed to report the unstretched laminar flame speed, and methods have been developed to translate the experimental (stretched) flame speed into a universal unstretched laminar flame speed. We propose an analogous method for translating experimental measurements for stretch-induced extinction into an unambiguous and apparatus-independent quantity (ESR∞) by extrapolating to infinite opposing burner separation distance. The uniqueness of the flame at extinction is shown numerically and supported experimentally for twin premixed, single premixed, and diffusion flames at Lewis numbers greater than and less than one. A method for deriving ESR∞ from finite-boundary experimental studies is proposed and demonstrated for methane and propane experimental diffusion and premixed single flame data. The two values agree within the range of ESR differences typically observed between experimental measurements and simulation results for the traditional ESR definition. 相似文献

A sensitive electrochemical sensor based on in situ modification of graphite electrode via graphene nanosheets (GNs) was developed as a green method for prazosin hydrochloride (PRA) analyses. In this study, GNs were electrochemically synthesized on the surface of graphite electrode via in situ approach and used for the analyses. The proposed sensor showed several advantages such as high sensitivity, low LOD, and excellent repeatability. The oxidation peak current at the optimum analytical conditions using a GNs/graphite electrode at pH 6.0 was linearly dependent on PRA concentration in the range of 0.09–100 µM. A LOD of 0.02 µM and RSD of 3.8 % for 10 µM solution of PRA with a great recovery were obtained. 相似文献

We study the formation and evolution of localized geometrical defects in an indented cylindrical elastic shell using a combination of experiment and numerical simulation. We find that as a symmetric localized indentation on a semicylindrical shell increases, there is a transition from a global mode of deformation to a localized one which leads to the condensation of curvature along a symmetric parabolic defect. This process introduces a soft mode in the system, converting a load-bearing structure into a hinged, kinematic mechanism. Further indentation leads to twinning wherein the parabolic defect bifurcates into two defects that move apart on either side of the line of symmetry. A qualitative theory captures the main features of the phenomena but leads to further questions about the mechanism of defect nucleation. 相似文献
