The transport properties of GaAs/Mn/GaAs/In x Ga1 ? x As/GaAs structures with a layer that is separated from the quantum well and contains Mn impurities in the concentration range 4–10 at % corresponding to the reentrant metal-insulator transition observed in the bulk GaMnAs material [17] have been investigated. The hole mobility in the objects under investigation is more than two orders of magnitude higher than the known values for the GaMnAs semiconductor and GaMnAs-based magnetic heterostructures. This makes it possible to observe Shubnikov-de Haas oscillations, which confirm a two-dimensional character of the hole energy spectrum. The calculated Curie temperature for heterostructures with indirect exchange interaction through a two-dimensional hole channel is in good agreement with the position of the maximum (at 25–40 K) in the temperature dependences of the electrical resistance of the channel. This suggests that two-dimensional holes play an important role in ferromagnetic ordering of the Mn layer under these conditions. The observations of a negative spin-dependent magnetoresistance and an anomalous Hall effect, whose magnitude correlates well with the results of theoretical calculations for two-dimensional ferromagnetic systems based on III-Mn-V, also indicate a significant role of the two-dimensional channel in ferromagnetic ordering.  相似文献

Structural features of diamond single crystals synthesized under high pressure and homoepitaxial films grown by chemical vapor deposition (CVD) have been analyzed by double-crystal X-ray diffractometry and topography. The conditions of a diffraction analysis of diamond crystals using Ge monochromators have been optimized. The main structural defects (dislocations, stacking faults, growth striations, second-phase inclusions, etc.) formed during crystal growth have been revealed. The nitrogen concentration in high-pressure/high-temperature (HPHT) diamond substrates is estimated based on X-ray diffraction data. The formation of dislocation bundles at the film-substrate interface in the epitaxial structures has been revealed by plane-wave topography; these dislocations are likely due to the relaxation of elastic macroscopic stresses caused by the lattice mismatch between the substrate and film. The critical thicknesses of plastic relaxation onset in CVD diamond films are calculated. The experimental techniques for studying the real diamond structure in optimizing crystal-growth technology are proven to be highly efficient.  相似文献

The structural features of aqueous sucrose solutions are investigated via viscosimetry and IR spectroscopy in the 293.15–323.5 K range of temperatures at concentrations of 0–60%. Concentration dependences of the activation parameters of viscous flow, structural temperature, and energy and length of intermolecular hydrogen bonds are calculated based on the experimental data. It is shown that the solution became more structured with an increase in the sucrose concentration.  相似文献

We use the Hirota bilinear approach to consider physically relevant soliton solutions of the resonant nonlinear Schrödinger equation with nontrivial boundary conditions, recently proposed for describing uniaxial waves in a cold collisionless plasma. By the Madelung representation, the model transforms into the reaction-diffusion analogue of the nonlinear Schrödinger equation, for which we study the bilinear representation, the soliton solutions, and their mutual interactions.  相似文献

The structural characteristics of the P-HEMT AlGaAs/InGaAs/GaAs heterostructure have been studied by high-resolution X-ray diffractometry. The parameters of the heterostructure layers were determined by simultaneous analysis of the X-ray reflection curves for the (004) and (113) crystallographic planes. Interface diffusion has been established for the InyGa1?yAs quantum well and the AlxGa1?x As spacer layer, which are characterized by reconstructed profiles of the lattice parameter distribution and anisotropic distribution of random displacements in the layer plane and in the perpendicular direction.  相似文献
