Thin films of titanium dioxide have been deposited on strained Si0.82Ge0.18 epitaxial layers using titanium tetrakis-isopropoxide [TTIP, Ti(O-i-C3H7)4] and oxygen by microwave plasma enhanced chemical vapor deposition (PECVD). The films have been characterized by X-ray diffraction (XRD) and Fourier transform infrared spectroscopy (FTIR). Dielectric constant, equivalent oxide thickness (EOT), interface state density (Dit), fixed oxide charge density (Qf/q) and flat-band voltage (VFB) of as-deposited films were found to be 13.2, 40.6 Å, 6×1011 eV−1 cm−2, 3.1×1011 cm−2 and −1.4 V, respectively. The capacitance–voltage (CV), current–voltage (IV) characteristics and charge trapping behavior of the films under constant current stressing exhibit an excellent interface quality and high dielectric reliability making the films suitable for microelectronic applications.  相似文献

The frequency-dependent properties of Mn-doped (3-5 at.%) aligned zinc oxide (Mn-ZnO) nanorods, synthesized by hybrid wet chemical route onto glass substrates, were investigated by bias-dependent impedance spectroscopy. No peak of Mn cluster/secondary phases was detected in the X-ray diffraction traces of the samples. XPS studies show the presence of oxygen vacancies in Mn-ZnO nanorods and Mn in Mn2+ and Mn4+ charge states. Although X-ray diffraction/X-ray photoelectron spectroscopy does not give any indication of the presence of metal clusters in the samples, bias-dependent impedance spectroscopy demonstrates significant sensitivity to the formation of Mn clusters in Mn-ZnO nanorods.  相似文献

Angle resolved photoemission on underdoped Bi2Sr2CaCu2O8 reveals that the magnitude and d-wave anisotropy of the superconducting state energy gap are independent of temperature all the way up to T{c}. This lack of T variation of the entire k-dependent gap is in marked contrast to mean field theory. At T{c} the point nodes of the d-wave gap abruptly expand into finite length "Fermi arcs." This change occurs within the width of the resistive transition, and thus the Fermi arcs are not simply thermally broadened nodes but rather a unique signature of the pseudogap phase.  相似文献

We have initiated a search for a new type of nuclear matter, theη-mesic nucleus, using beams from the multi-GeV hadron facility, COSY at Juelich, Germany. A large acceptance scintillator detector, ENSTAR has been designed and built at BARC, Mumbai and fully assembled and tested at COSY. A test run for calibration and evaluation has been completed. In this contribution we present the design and technical details of the ENSTAR detector and how it will be used to detect protons and pions (the decay products ofη-mesic bound state). The detector is made of plastic scintillators arranged in three concentric cylindrical layers. The readout of the detectors is by means of optical fibres. The layers are used to generate ΔEE spectra for particle identification and total energy information of stopped particles. The granularity of the detector allows for position (θ and ?ø determination making the event reconstruction kinematically complete  相似文献

We have studied isospin symmetry violation in nuclear reactions by measuring simultaneously the cross-section of the following two reactionsp +d3H π+ andp +d3He π0. The experiment was perfomed at the cooler synchrotron accelerator COSY, Jülich at several beam energies close to the correspondingη production threshold. We also have ongoing programmes onη-nucleus final-state interaction studies viap+6 Li →7 Be +η reactions, high resolution search for dibaryonic resonances and lambda-proton final state interaction studies. We study here numerically the behavior of an ideal gas like model of markets having only one non-consumable commodity. We investigate the behavior of the steady-state distributions of money, commodity and total wealth, as the dynamics of trading or exchange of money and commodity proceeds, with local (in time) fluctuations in the price of the commodity. These distributions are studied in markets with agents having uniform and random saving factors. The self-organizing features in money distribution are similar to the cases without any commodity (or with consumable commodities), while the commodity distribution shows an exponential decay. The wealth distribution shows interesting behavior: gamma like distribution for uniform saving propensity and has the same power-law tail, as that of the money distribution, for a market with agents having random saving propensity.  相似文献

A phenolic copolymer has been prepared by copolymerization of p-chlorophenol, p-cresol, and formaldehyde in the presence of acid catalyst. The copolymer was partially and completely dehalogenated by a standard method. The dehalogenated copolymer chain had a random distribution of reactive positions which were originally occupied by Cl atoms. Some substituted monomers, oligomers of known structure and molecular weight, and basic polymer chains have been grafted at these reactive positions. The halogen percentage of the grafted copolymers could be calculated on the assumption that all the available reactive positions are attached to the respective units. Reasonably good agreement has been found between the calculated and observed amount of halogen percentage in the grafted copolymers.  相似文献

The measurements of fission fragment angular distributions for the system19F+232Th have been extended to the sub-barrier energies of 89.3, 91.5 and 93.6 MeV. The measured anisotropies, within errors are nearly the same over this energy region. However, the deviation of the experimental values of anisotropies from that of standard statistical model predictions increases as the bombarding energy is lowered.  相似文献

Nonlinear dust acoustic solitary waves in a dusty plasma are studied for nonzero kinematic viscosity. Sagdeev’s potential can be obtain upto any order in ϕ. The existence of soliton solution is determined by pseudopotential approach. It is seen that the electron inertia has a significant effect on the existence of solitary waves in presence of kinematic viscosity.  相似文献
